Claims
- 1. In a process of making a photovoltaic device of the type including a semiconductor region overlying a substrate having an interface surface opposite said substrate and a layer of conductive light transmissive material overlying said semiconductor region interface surface, a method of actuating latent defects and then eliminating the actuated as well as pre-existing short circuit current paths extending from said substrate through said semiconductor region to said interface surface comprising:
- applying an electrical bias to said device to convert said latent defects to actuated short circuit current paths and thereafter increasing substantially the resistivity of said actuated and pre-existing short circuit current paths selectively at the interface surface of said semiconductor region.
- 2. The method as defined in claim 1 wherein said bias is applied at a voltage between about two volts and ten volts.
- 3. The method as defined in claim 1 wherein said applying a bias to said device includes applying a reverse bias.
- 4. The method as defined in claim 1 wherein said applying a bias to said device includes applying an alternating forward and reverse bias.
- 5. The method as defined in claim 1 wherein said applying a bias includes applying said bias while illuminating said device.
- 6. The method as defined in claim 1 wherein said applying a bias includes applying a voltage of between the open circuit voltage of said device and up to ten volts per individual cell.
- 7. The method as defined in claim 1 including depositing the layer of conductive light transmissive material prior to applying said bias.
- 8. The method as defined in claim 7 wherein said step of increasing substantially the resistivity of said short circuit current path includes isolating said short circuit current path electrically from said conductive light transmissive material.
- 9. The method as defined in claim 8 wherein said step of isolating said conductive light transmissive material from said short circuit current path includes removing said conductive light transmissive material from electrical connection with said short circuit current path.
- 10. The method as defined in claim 9 wherein said removing step includes etching said conductive light transmissive material from contact with said short circuit current path.
- 11. The method as defined in claim 10 wherein said etching step includes applying an electrolyte solution to said conductive light transmissive material in the area of said short circuit current path and passing a current through said short circuit current path and said electrolyte.
- 12. The method as defined in claim 11 wherein said step of passing said current through said short circuit current path includes applying a voltage potential between said electrolyte and said substrate.
- 13. The method as defined in claim 12 wherein said step of applying said voltage potential includes maintaining said electrolyte positive with respect to said substrate.
- 14. The method as defined in claim 13 wherein said electrolyte solution is one of an acid, salt, or alkaline solution.
- 15. The method as defined in claim 14 wherein said electrolyte solution is a dilute solution.
- 16. The method as defined in claim 9 further comprising depositing an insulating material onto said semiconductor region over the area in which said conductive light transmissive material has been removed.
- 17. The method as defined in claim 1 comprising the initial step of locating said short circuit current path and thereafter increasing substantially the resistivity of said path.
- 18. The method as defined in claim 17 wherein said step of increasing the resistivity of said path includes depositing an insulating material on said semiconductor interface surface in an area including said located short circuit current path and then depositing the conductive light transmissive material.
- 19. The method as defined in claim 17 wherein said step of locating said short circuit current path includes applying a voltage potential between discrete areas of said semiconductor region and said substrate, and detecting when the current through said semiconductor region exceeds a predetermined limit.
- 20. The method as defined in claim 19 wherein said locating step further includes applying said voltage potential to said conductive light transmissive material through an electrolyte solution making discrete area surface contact therewith.
- 21. The method as defined in claim 19 wherein said locating step further includes applying said voltage potential to said semiconductor region through an electrolyte solution making discrete area surface contact therewith.
