Claims
- 1. A curable composition comprising a compound containing cyclic hydrocarbon moieties which are substituted to provide cross-linking functionality and which are linked to each other by a tertiary oxycarbonyl containing moiety, which when cured provides a composition which is reworkable through thermal decomposition.
- 2. A curable composition comprising a compound which is a diepoxide, crosslinking agent, initiator and catalyst, which when cured provides a composition which is reworkable through thermal decomposition and is suitable for encapsulation of and underfill for electronic components, said compound which is a diepoxide having the structural formula ##STR59## wherein each Q is the same or different and is selected from the group consisting of ##STR60## wherein each R is independently selected from the group consisting of hydrogen, methyl, ethyl, propyl, isopropyl, butyl, isobutyl, tert butyl, C.sub.1-4 alkoxy, halogen, cyano, nitro, and phenyl, and R.sub.3 and R.sub.4 together form an epoxy group and Q" is ##STR61## and n is 0 and p is 0 and r is 1 or n is 1 and p is 1 and r is 1 or Q" is a bond between O and Q and n is 0 and p is 0 and r is 1 or n is 1 and p is 0 and r is 1, or Q" is ##STR62## and n is 0 and p is 0 and r is 1 or Q" is ##STR63## and p is 1 and n is 1 and r is 0 and t is 1 or p is 0 and n is 1 and r is 0 and t is 0, and R.sub.1 and R.sub.2 are each independently selected from the group consisting of hydrogen, methyl, ethyl, propyl, and phenyl, with the proviso that R.sub.1 and R.sub.2 are selected to provide at least one tertiary oxycarbonyl containing moiety and/or at least one R substituent is directly linked to carbon directly joined to oxygen and is selected from the group consisting of methyl, ethyl, propyl, isopropyl, butyl and isobutyl, and when n and p and r are 1, or when Q" is ##STR64## compounds is symmetrical.
- 3. The composition of claim 2 wherein the crosslinking agent is cis-1,2-cyclohexanecarboxylic anhydride, the initiator is ethylene glycol and the catalyst is N,N-dimethylbenzylamine.
- 4. A curable composition comprising a compound having the structural formula ##STR65## where each R.sub.5 is independently selected from the group consisting of hydrogen, methyl, ethyl, propyl, isopropyl, butyl, isobutyl, tert butyl, C.sub.1-4 alkoxy, halogen, cyano, nitro and phenyl and wherein each of R.sub.7 and R.sub.8 is independently selected from the group consisting of hydrogen, methyl, ethyl, propyl and phenyl, with the proviso that at least one of R.sub.7 and R.sub.8 is not hydrogen, which, when cured, provides a composition which is reworkable through thermal decomposition.
- 5. Cured thermoset prepared by curing a composition as claimed in claim 1.
- 6. Cured thermoset prepared by curing a composition as claimed in claim 2.
- 7. Cured thermoset prepared by curing a composition as claimed in claim 3.
- 8. Cured thermoset prepared by curing a composition as claimed in claim 4.
- 9. A filled curable composition comprising (a) a binder component comprising a compound containing cyclic hydrocarbon moieties which are substituted to provide crosslinking functionality and which are linked to each other by a tertiary oxycarbonyl containing moiety and (b) a filler wherein said composition is, when cured, capable of being reworked through thermal decomposition.
- 10. The filled curable composition of claim 9 wherein the substitution to provide crosslinking functionality is epoxy or cyanate.
- 11. A filled curable composition comprising (a) a binder component consisting of (i) a compound having the structural formula ##STR66## wherein each Q is the same or different and is selected from the group consisting of ##STR67## wherein each R is independently selected from the group consisting of hydrogen, methyl, ethyl, propyl, isopropyl, butyl, isobutyl, tert butyl, C.sub.1-4 alkoxy, halogen, cyano, nitro, and phenyl, and R.sub.3 and R.sub.4 together form an epoxy group
- and Q" is ##STR68## and n is 0 and p is 0 and r is 1 or n is 1 and p is 1 and r is 1 or Q" is a bond between O and Q and n is 0 and p is 0 and r is 1 or n is 1 and p is 0 and r is 1, or Q" is ##STR69## and n is 0 and p is 0 and r is 1, or Q" is ##STR70## and p is 1 and n is 1 and r is 0 and t is 1 or p is 0 and n is 1 and r is 0and t is 0, and R.sub.1 and R.sub.2 are each independently selected from the group consisting of hydrogen, methyl, ethyl, propyl, and phenyl, with the proviso that R.sub.1 and R.sub.2 are selected to provide at least one tertiary oxycarbonyl containing moiety and/or at least one R substituent is directly linked to carbon directly joined to oxygen and is selected from the group consisting of methyl, ethyl, propyl, isopropyl, butyl and isobutyl, and when n and p and r are 1, or when Q" is ##STR71## compound is symmetrical, and (ii) crosslinking agent, and (b) a filler, wherein said composition is, when cured, capable of being reworked through thermal decomposition.
- 12. The filled curable composition of claim 11 which also contains about 0.5 to 3%, by weight of surfactant.
- 13. The filled curable composition of claim 12 wherein the surfactant is an ethoxylated octyl phenol or an ethoxylated nonyl phenol.
- 14. The filled curable composition of claim 11 wherein the crosslinking agent is present in an amount constituting on an equivalent basis, 20 to 120%, of (i).
- 15. The filled curable composition of claim 11 which also contains from 0.5 to 2 parts by weight per 100 parts by weight of (i) of initiator.
- 16. The filled curable composition of claim 11 which also contains from 0.005 to 5% by weight catalyst based on the weight of (i).
- 17. The filled curable composition of claim 11 which comprises (i), (ii) which is cis-1,2-cyclohexanecarboxylic anhydride and is present in an amount of 80 to 100 parts by weight per 100 parts by weight of (i), ethylene glycol in an amount of 0.5 to 2 parts by weight per 100 parts by weight of (i), and N,N-dimethylbenzylamine in an amount of 0.5 to 2 parts by weight per 100parts by weight of (i), (b) which is silica with a particle size of 25 microns or less, and from 0.5 to 3% surfactant which is ethoxylated octyl phenol or ethoxylated nonyl phenol.
- 18. Cured thermoset prepared by curing a composition as claimed in claim 11.
- 19. Cured thermoset prepared by curing a composition as claimed in claim 17.
- 20. A filled curable composition comprising (a) a binder component which is a compound having the structural formula ##STR72## wherein R1 and R2 are each independently selected from the group consisting of hydrogen, methyl, ethyl, propyl and phenyl, each Q is the same or different and comprises an aromatic group independently selected from the group consisting of phenyl, biphenyl and naphthyl, substituted at one position with a functional group selected from the group consisting of cyanate, methacrylate, acrylate, epoxymethoxy, acetylene and maleimide and having at each other position a substituent independently selected from the group consisting of hydrogen, methyl, ethyl, propyl, isopropyl, butyl, isobutyl, tert butyl, C.sub.1-4 alkoxy, halogen, cyano, nitro and phenyl with the functional group of both Q's being the same and Q" is --C(R.sub.7)(R.sub.8)-- or ##STR73## wherein each R.sub.7 and R.sub.8 is independently selected from the group consisting of hydrogen, methyl, ethyl, propyl and phenyl, with the proviso that R.sub.7 and R.sub.8 are selected to provide at least one tertiary oxycarbonyl containing moiety and Q.sub.2 is phenyl having at each open position a substituent independently selected from the group consisting of hydrogen, methyl, ethyl, propyl, isopropyl, butyl, isobutyl, tert butyl, C.sub.1-4 alkoxy, halogen, cyano, nitro and phenyl, and p is 0 and n is 0 and r is 1, and (b) a filler, wherein said composition is, when cured, capable of being reworked through thermal decomposition.
- 21. Cured thermoset prepared by curing a composition as claimed in claim 20.
- 22. A filled curable composition comprising (a) a binder component which is a compound having the structural formula ##STR74## wherein R1 and R2 are each independently selected from the group consisting of hydrogen, methyl, ethyl, propyl and phenyl, each Q is the same or different and is selected from the group consisting of ##STR75## wherein each R.sub.5 is independently selected from the group consisting of hydrogen, methyl, ethyl, propyl, isopropyl, butyl, isobutyl, tert butyl, C.sub.1-4 alkoxy, halogen, cyano, nitro and phenyl, and R.sub.6 is --O--CN and Q" is --C(R.sub.7)(R.sub.8)-- wherein each of R.sub.7 and R.sub.8 is independently selected from the group consisting of methyl, ethyl, propyl and phenyl, and p is 0 and n is 0 and r is 1, and (b) a filler wherein said composition is, when cured, capable of being reworked through thermal decomposition.
- 23. The filled curable composition of claim 22 which also contains about 0.5 to 3%, by weight of surfactant.
- 24. The filled curable composition of claim 23 wherein the surfactant is an ethoxylated octyl phenol or an ethoxylated nonyl phenol.
- 25. The filled curable composition of claim 22 which also contains from 0.005 to 5% by weight catalyst based on the weight of (a).
- 26. The filled curable composition of claim 22 which comprises (a), zinc octoate catalyst present in an amount of 0.05 to 0.5% by weight, (b) which is silica with a particle size of 25 microns or less, and from 0.5 to 3% surfactant which is ethoxylated octyl phenol or ethoxylated nonyl phenol.
- 27. Cured thermoset prepared by curing a composition as claimed in claim 22.
- 28. Cured thermoset prepared by curing a composition as claimed in claim 26.
- 29. Cured thermoset prepared by curing a composition as claimed in claim 9.
