Claims
- 1. A method of fabricating a semiconductor device including the step of condensing a high phosphorus alkali metal polyphosphide from the vapor phase in the presence of an alkali metal.
- 2. A method of fabricating a semiconductor device including the step of doping a high phosphorus alkali metal polyphosphide with another pnictide to substitute said other pnictide for parts of said phosphorus of said alkali metal polyphosphide.
- 3. The doping defined in claim 2 wherein said pnictides are selected from the group consisting of As, Sb and Bi.
- 4. The doping defined in claim 3 wherein said pnictide is As.
- 5. The doping defined in claim 2, 3 or 4 wherein the atomic ratio of other pnictides to phosphorus is less than 50%.
- 6. The doping defined in claim 5 wherein said ratio is less than 10%.
- 7. A method of fabricating a semiconductor device including the step of interstitial doping of a high phosphorus alkali metal polyphosphide with a metal having occupied d or f outer electronic levels.
- 8. The doping defined in claim 7 wherein said metal is selected from the group consisting of Fe, Ni, and Cr.

No. 442,208, filed Nov. 16, 1982, now U.S. Pat. No. 4,508,931, which was a continuation-in-part of our copending applications entitled CATENATED SEMICONDUCTOR MATERIALS OF PHOSPHORUS, METHODS AND APPARATUS FOR PREPARING AND DEVICES USING THEM, Ser. No. 335,706, filed Dec. 30, 1981, now abandoned; and MONOCLINIC PHOSPHORUS FORMED FROM VAPOR IN THE PRESENCE OF AN ALKALI METAL, Ser. No. 419,537, filed Sept. 17, 1982, which was a continuation-in-part of Ser. No. 335,706, now U.S. Pat. No. 4,620,968. These applications are incorporated herein by reference.
