Claims
- 1. A cryopump system comprising a plurality of cryopumps, each cryopump comprising as an integral assembly a cryogenic refrigerator, a gas condensing cryopanel cooled by the refrigerator and a programmable electronic processor for controlling operation of the cryopump, the cryopumps being directly coupled through communications ports thereon in a communications network.
- 2. A cryopump system as claimed in claim 1 wherein at least one of the cryopumps is coupled to a computer through a separate communications port.
- 3. A cryopump system as claimed in claim 1 wherein each cryopump comprises an integral control keyboard and at least one of the cryopumps is coupled to a remote control keyboard.
- 4. A cryopump as claimed in claim 1 wherein the electronic processor responds to a temperature sensor coupled to the cryopanel and controls opening and closing of a valve adapted to pass gases to or from the cryopump.
- 5. A cryopump as claimed in claim 4 wherein the electronic processor is programmed to control operation of the valve in a regeneration sequence.
- 6. A cryopump system as claimed in claim 1 wherein the processor is programmed to sense parameters of the cryopump and store those parameters for subsequent diagnostic processing.
- 7. A cryopump system as claimed in claim 6 further comprising a central computer coupled to the cryopumps through the communication ports, the central computer being programmed to access data from the integral processor and to reprogram the integral processor.
- 8. A cryopump comprising, as an integral assembly, a cryogenic refrigerator, as gas condensing cryopanel cooled by the refrigerator, and a programmable electronic processor for controlling operation of the cryopump, the electronic processor including a communications port for communication with a computer and network communications ports for directly communicating with electronic processors of other cryopumps in a network.
- 9. A cryopump as claimed in claim 8 wherein the electronic processor responds to a temperature sensor coupled to the cryopanel and controls opening and closing of a valve adapted to pass gases to or from the cryopump.
- 10. A cryopump as claimed in claim 8 wherein the electronic processor is programmed to control operation of the valve in a regeneration sequence.
- 11. A cryopump as claimed in claim 8 wherein the electronic processor is programmed to sense parameters of the cryopump and store those parameters for subsequent diagnostic processing.
- 12. A cryopump as claimed in claim 11 adapted to be accessed by a central computer to access data from the processor and to reprogram the processor.
- 13. A cryopump system comprising a plurality of cryopumps, each cryopump comprising a cryogenic refrigerator, a gas condensing cryopanel cooled by the refrigerator and a programmable electronic processor for controlling operation of the cryopump, the programmable electronic processors of plural cryopumps being directly coupled through communications ports in a communications network.
- 14. A cryopump as claimed in claim 13 wherein the electronic processor responds to a temperature sensor coupled to the cryopanel and controls opening and closing of a valve adapted to pass gases to or from the cryopump.
- 15. A cryopump as claimed in claim 14 wherein the electronic processor is programmed to control operation of the valve in a regeneration sequence.
- 16. A cryopump as claimed in claim 13 wherein the processor is programmed to sense parameters of the cryopump and store those parameters for subsequent diagnostic processing.
- 17. A cryopump system as claimed in 16 further comprising a central computer coupled to the cryopumps through the communication ports, the central computer being programmed to access data from the integral processor and to reprogram the integral processor.
- 18. A cryopump system as claimed in claim 13 wherein the programmable electronic processor is dedicated to each cryopump and the processor is programmable by a user to modify a regeneration cycle of the cryopump.
- 19. A cryopump comprising a cryogenic refrigerator, a gas condensing cryopanel cooled by the refrigerator, and a programmable electronic processor for controlling operation of the cryopump, the electronic processor including a communications port for communication with the computer and network communication ports for directly communicating with electronic processors of other cryopumps in the networks.
- 20. A cryopump as claimed in claim 19 wherein the electronic processor responds to a temperature sensor coupled to the cryopanel and controls opening and closing a valve adapted to pass gases to or from the cryopump.
- 21. A cryopump as claimed in claim 20 wherein the electronic processor is programmed to control operation of the valve in a regeneration sequence.
- 22. A cryopump as claimed in claim 19 wherein the electronic processor is programmed to sense parameters of the cryopump and store those parameters for subsequent diagnostic processing.
- 23. A cryopump as claimed in claim 22 adapted to be accessed by a central computer to access data from the processor and to reprogram the processor.
- 24. A cryopump comprising, as an integral assembly;
- a cryogenic refrigerator;
- a gas condensing cryopanel cooled by the refrigerator;
- a temperature sensor coupled to the cryopanel; and
- a programmable electronic processor integrally mounted to the cryogenic refrigerator and cryopanel and connected to respond to the sensor, to control opening and closing of a valve coupled to the cryopump, and to drive the refrigerator through a programmed cryopumping procedure stored in the integrally mounted processor.
- 25. A cryopump as claimed in claim 24 wherein the electronic processor is programmed to control operation of the valve in a regeneration sequence.
- 26. A cryopump as claimed in claim 24 further comprising a heater in thermal contact with the condensing cryopanel and controlled by the electronic processor.
- 27. A cryopump as claimed in claim 24 wherein the electronic processor is programmed to sense parameters of the cryopump and store those parameters for subsequent diagnostic processing.
