Claims
- 1. A method of suppressing hot carrier injection in an integrated circuit having a first and second transistors coupled in series and the first transistor connected to an input node, the method comprising;
(a) accepting an input voltage (VPAD) at the input node; (b) accepting a reference voltage (VDDO); (c) comparing said input voltage to the reference voltage (VDDO); and (d) reducing a drain-to-source voltage of said first transistor by slowing turn-on of said second transistor coupled in series when said input voltage (VPAD) is greater than said reference voltage (VDDO).
- 2. The method of claim 2, wherein step (d) includes discharging a gate voltage of said second transistor, thereby reducing its conductivity and slowing its turn-on.
- 3. A circuit for suppressing hot carrier injection, comprising;
a circuit input node having a input voltage (VPAD); a first transistor having a drain coupled to said input node; a second transistor having a drain coupled to a source of said first transistor, and a source coupled to a ground potential; a sense circuit having a first input of said input voltage (VPAD), a second input of a first reference voltage (VDDO); and a pre-driver device having an input coupled to an output of said sense circuit, and having an output coupled to a gate of said second transistor; wherein, said pre-driver slows the turn-on of said second transistor, when said pre-driver is enabled.
- 4. The circuit of claim 3, wherein said first and second transistors are N-channel Metal Oxide Semiconductor (NMOS) devices.
- 5. The circuit of claim 3, wherein said sense circuit enables said pre-driver when said input voltage is greater than said first reference voltage.
- 6. The circuit of claim 3, wherein said sense circuit comprises:
a third transistor having a source coupled to said input voltage (VPAD), and a gate coupled to said first reference voltage (VDDO); and a fourth transistor having a drain coupled to a drain of said third transistor, a gate coupled a gate of said first transistor, and a source coupled to an input node of said pre-driver circuit.
- 7. The circuit of claim 6 wherein said third transistor is a P-channel Metal Oxide Semiconductor (PMOS) device, and said fourth transistor is a NMOS device.
- 8. The circuit of claim 3, wherein said sense circuit comprises:
a third transistor disposed between said input node and an intermediate reference voltage (Vpb), wherein a gate of said third transistor is connected to its own drain; a fourth transistor disposed between a first reference voltage (VDDO) and said intermediate reference voltage (Vpb) wherein a gate of said fourth transistor is connected to its own drain; a fifth transistor disposed between a sixth and seventh transistors, said fifth transistor having a gate connected to said intermediate reference voltage (Vpb), a source connected to a drain of said sixth transistor (MP0), and a drain connected to a drain of said seventh transistor (MN1), wherein the gates of said sixth and seventh transistors are connected to the gate of said first transistor.
- 9. The circuit of claim 8 wherein said third, fourth and seventh transistors are NMOS devices, and said fifth and sixth transistors are PMOS devices.
- 10. The circuit of claim 8, wherein a plurality of transistors are disposed in series between said second transistor and said intermediate reference voltage (Vpb), and wherein gates of said plurality of transistors are connected to their own drains.
- 11. The circuit of claim 10 wherein said plurality of transistors are NMOS devices.
- 12. The circuit of claim 3, wherein said pre-driver, when enabled, reduces a gate voltage of said second transistor by providing a discharge path for a gate voltage of said second transistor.
- 13. The circuit of claim 3, wherein said pre-driver comprises:
a third transistor having a source coupled to said first reference voltage (VDDO) and a gate coupled to said input node; a fourth transistor having a drain coupled to a drain of said third transistor, a gate coupled to said input node, and a source coupled to a ground potential; and an output node coupled to said gate of said second transistor, said output node coupling the drains of said first and second transistors; wherein when said pre-driver is enabled, a voltage at said gate of said second transistor is reduced, thereby slowing the turn-on of said second transistor.
- 14. A method of suppressing hot carrier injection in an integrated circuit having a plurality of transistors coupled in series between an input node and a reference voltage, comprising;
(a) accepting an input voltage (VPAD); (b) accepting a first reference voltage (VDDO); (c) comparing said input voltage to said first reference voltage (VDDO); (d) providing a discharge path for said input voltage; and (e) reducing the drain-to-source voltage of a first transistor by slowing the turn-on of a second transistor coupled in series with said first transistor when said input voltage (VPAD) is greater than said first reference voltage (VDDO).
- 15. The method of claim 14, wherein step (e) includes discharging a gate voltage of said second transistor, thereby reducing its conductivity and slowing its turn-on.
- 16. A circuit for suppressing hot carrier injection in an integrated circuit device, comprising;
a circuit input node having a input voltage (VPAD); a first transistor having a drain coupled to said input node; a second transistor having a drain coupled to a source of said first transistor, and a source coupled to a ground potential; a sense circuit having a first input of said input voltage (VPAD), a second input of a first reference voltage (VDDO); and a pre-driver device having an input coupled to an output of said sense circuit, and having an output coupled to a gate of said second transistor; a discharge path for the input voltage (VPAD) disposed between said input node and a second reference voltage; wherein, said pre-driver slows the turn-on of said second transistor, when said pre-driver is enabled.
- 17. The circuit of claim 16, wherein said sense circuit comprises:
a third transistor having a source coupled to said input node, and a gate connected to said first reference voltage (VDDO); a fourth transistor having a drain coupled to the drain of said third transistor, and a gate connected to said drain of said third transistor; a fifth transistor having a drain coupled to the source of said fourth transistor, and a gate connected to said first reference voltage (VDDO).
- 18. The circuit of claim 16 wherein said pre-driver comprises:
a third transistor having a source coupled to said first reference voltage (VDDO) and a gate coupled to said input node; a fourth transistor having a drain coupled to a drain of said third transistor, a gate coupled to said input node, and a source coupled to a ground potential; and an output node coupled to said gate of said second transistor, said output node coupling the drains of said first and second transistors; wherein when said pre-driver is enabled, a voltage at said gate of said second transistor is reduced, thereby slowing the turn-on of said second transistor.
- 19. The circuit of claim 16, wherein said alternate discharge path comprises:
a third transistor having a drain coupled to said circuit input node, and a gate coupled to said first reference voltage (VDDO); a fourth transistor having a drain coupled a source of said third transistor, and a gate coupled to said first reference voltage (VDDO); and a fifth transistor having a source coupled to a source of said fourth transistor, a gate coupled to a control voltage (output enable/OE), and a source coupled to a second reference voltage (Vddc).
