Claims
- 1. An integral IR detector system, said system comprising:
- integrated silicon or GaAs circuitry;
- an epitaxial lattice-match layer on a top surface of said circuitry;
- an epitaxial insulating layer on said lattice-match layer;
- at least two epitaxial HgCdTe sensors on said insulating layer, said HgCdTe sensors being electrically connected to said circuitry;
- an IR transparent, spacer layer on said HgCdTe sensors; and
- an HgCdTe filter on said spacer layer.
- 2. The system of claim 1, wherein said lattice-match layer is ZnSe.
- 3. The system of claim 2, wherein said insulating layer is CdTe.
- 4. The system of claim 1, wherein said circuitry is silicon.
- 5. The system of claim 1, wherein said spacer layer is CdTe.
- 6. An integral IR detector system, said system comprising:
- integrated silicon circuitry;
- an epitaxial lattice-match layer of ZnSe on a top surface of said circuitry;
- an epitaxial insulating layer of CdTe on said lattice-match layer;
- at least two epitaxial HgCdTe sensors on said insulating layer, said HgCdTe sensors being electrically connected to said circuitry;
- an IR transparent, spacer layer on said HgCdTe sensors; and
- an HgCdTe filter on said spacer layer.
- 7. The system of claim 6, wherein said spacer layer is CdTe.
- 8. An integral IR detector system, said system comprising:
- a) integrated silicon or GaAs circuitry;
- b) an epitaxial ZnSe lattice-match layer on a top surface of said circuitry;
- c) an epitaxial CdTe insulating layer on said lattice-match layer;
- d) at least two epitaxial HgCdTe sensors on said insulating layer, said HgCdTe sensors being electrically connected to said circuitry;
- e) an IR transparent, CdTe spacer layer on said HgCdTe sensors; and
- f) an HgCdTe filter on said spacer layer, wherein at least one of said HgCdTe sensors and said HgCdTe filter is laterally continuously graded.
- 9. An integrated circuit for detecting infrared radiation, comprising:
- two HgCdTe sensors which are each responsive to infrared radiation; and
- a filter layer of HgCdTe provided over said sensors, said filter layer having first and second portions through which infrared radiation passes respectively to said first and second sensors, said first and second portions having respective bandwidths which are different.
- 10. An integrated circuit according to claim 9, wherein said filter layer has different concentrations of Cd in said first and second portions thereof.
- 11. An integrated circuit according to claim 9, wherein said filter layer has, at said first and second portions thereof, respective thicknesses which are different.
- 12. An integrated circuit according to claim 9, including a spacer layer which is disposed between said sensors and said filter layer, and which is transparent to infrared radiation.
- 13. An integrated circuit according to claim 12, wherein said spacer layer is electrically insulating, and is one of CdTe and CdZnTe.
- 14. An integrated circuit according to claim 9, including integrated circuitry, each of said first and second sensors being operationally electrically coupled to said integrated circuitry.
- 15. An integrated circuit according to claim 1, including:
- an epitaxial lattice-match layer provided on said circuitry;
- an epitaxial insulating layer provided on said lattice-match layer, said sensors being provided on said insulating layer; and
- a spacer layer which is provided between said sensors and said filter layer, and which is transparent to infrared radiation.
- 16. An integrated circuit according to claim 9, wherein said filter layer is laterally continuously graded and vertically continuously graded.
- 17. An integrated circuit according to claim 10, wherein said filter layer is wedge-shaped.
