Claims
- 1. A method of fabricating an integral IR detector system, said method comprising:
- a) liquid-phase-epitaxially growing a lattice-match layer on a top surface of an integrated silicon or GaAs circuit;
- b) liquid-phase-epitaxially growing an insulating layer on said lattice-match layer; and
- c) liquid-phase-epitaxially growing a HgCdTe film on said insulating layer;
- d) etching said HgCdTe film to provide at least two HgCdTe sensors; and
- e) electrically connecting said HgCdTe sensors to said circuit.
- 2. The method of claim 1, wherein said lattice-match layer is ZnSe.
- 3. The method of claim 2, wherein said insulating layer is CdTe.
- 4. The method of claim 1, wherein said circuitry is silicon.
- 5. The method of claim 1, wherein an IR transparent, spacer layer is epitaxially grown on said HgCdTe sensors and an HgCdTe filter is epitaxially grown on said spacer layer.
- 6. The method of claim 5, wherein said spacer layer is CdTe.
- 7. The method of claim 4, wherein said lattice-match layer is ZnSe, and said insulating layer is CdTe.
- 8. The method of claim 7, wherein an IR transparent, spacer layer is epitaxially grown on said HgCdTe sensors and an HgCdTe filter is epitaxially grown on said spacer layer.
- 9. The method of claim 8, wherein said spacer layer is CdTe.
- 10. The method of claim 9, wherein at least one of said HgCdTe sensors and said HgCdTe filter is laterally, non-uniformly heated to change the ratio of Hg to Cd in said sensors and/or said filter thereby creating laterally continuously graded HgCdTe sensors and/or filter.
