Claims
- 1. A process for cleaning a copper surface of a microelectronic workpiece, comprising:a) placing the copper surface of the workpiece into a process chamber; b) displacing oxygen from the process chamber to provide an inert gaseous atmosphere over the copper surface; c) displacing oxygen from an alkaline solution to form an oxygen displaced alkaline solution; d) after the oxygen has been displaced from the process chamber to provide an inert gaseous atmosphere over the copper surface, introducing the oxygen displaced alkaline solution into the inert gaseous atmosphere over the copper surface; and e) exposing the copper surface to the oxygen displaced alkaline solution while the copper surface is in the inert gaseous atmosphere in the oxygen displaced process chamber to clean the copper surface.
- 2. The process of claim 1, wherein the alkaline solution includes an alkaline agent selected from the group consisting of TMAH, NaOH, KOH and choline.
- 3. The process of claim 1, wherein oxygen is displaced from the process chamber by introducing nitrogen into the process chamber.
- 4. The process of claim 3, wherein the oxygen is displaced from the alkaline solution by introducing nitrogen into the alkaline solution prior to introduction of the alkaline solution into the process chamber.
- 5. The process of claim 1, wherein the oxygen is displaced from the alkaline solution by introducing nitrogen into the alkaline solution prior to introduction of the alkaline solution into the process chamber.
- 6. A process for cleaning a copper surface of a microelectronic workpiece, comprising:a) placing the copper surface of the workpiece into a process chamber; b) purging the process chamber with nitrogen to create a nitrogen atmosphere over the surface of the workpiece; c) displacing oxygen from an alkaline solution to form an oxygen displaced alkaline solution; d) after the nitrogen atmosphere is created over the surface of the workpiece, introducing the oxygen displaced alkaline solution into the nitrogen atmosphere over the workpiece; and e) exposing the copper surface to the oxygen displaced alkaline solution while the copper surface is in the nitrogen atmosphere in the process chamber to clean the copper surface.
- 7. The process of claim 6, wherein the oxygen is displaced from the alkaline solution by introducing nitrogen into the alkaline solution prior to introduction of the alkaline solution into the process chamber.
- 8. A process for cleaning a copper surface of a microelectronic workpiece, comprising:a) processing the workpiece to remove material from the copper surface; b) placing the copper surface of the workpiece into a process chamber; c) purging the process chamber with nitrogen to create a nitrogen atmosphere over the copper surface of the workpiece; d) displacing oxygen from an alkaline solution to form an oxygen displaced alkaline solution; e) after the nitrogen atmosphere is created over the copper surface, introducing an the oxygen displaced alkaline solution into the nitrogen atmosphere over the copper surface of the workpiece; and f) exposing the copper surface to the oxygen displaced alkaline solution while the copper surface is in the nitrogen atmosphere in the process chamber to clean the copper surface.
- 9. The process of claim 8, wherein the oxygen is displaced from the alkaline solution by introducing nitrogen into the alkaline solution prior to introduction of the alkaline solution into the process chamber.
- 10. A process for cleaning a copper surface of a microelectronic workpiece, comprising:a) placing the copper surface of the workpiece into a process chamber; b) introducing nitrogen into the process chamber to create a nitrogen atmosphere over the copper surface; c) displacing oxygen from an alkaline solution to form an oxygen displaced alkaline solution; d) after the nitrogen atmosphere is created over the copper surface, introducing the oxygen displaced alkaline solution into the nitrogen atmosphere over the copper surface; and e) exposing the copper surface to the oxygen displaced alkaline solution while the copper surface is in the nitrogen atmosphere in the process chamber to clean the copper surface.
- 11. The process of claim 10, wherein the oxygen is displaced from the alkaline solution by introducing nitrogen into the alkaline solution prior to introduction of the alkaline solution into the process chamber.
- 12. A process for cleaning a copper surface of a microelectronic workpiece, comprising:a) processing the workpiece to remove material from the copper surface; b) placing the workpiece in a process chamber in which the copper surface will be exposed to an alkaline solution environment; c) purging the process chamber with nitrogen to create a nitrogen atmosphere over the workpiece; d) displacing oxygen from an alkaline solution to form an oxygen displaced alkaline solution environment; e) introducing the oxygen displaced alkaline solution into the process chamber; and f) after the nitrogen atmosphere is created over the workpiece, exposing the copper surface to the oxygen displaced alkaline solution environment while the copper surface is in the nitrogen atmosphere in the process chamber to clean the copper surface.
