Claims
- 1. An effusion cell for heating material to be deposited on a substrate, comprising:
- a support assembly comprising a mounting flange and at least one support post extending from the mounting flange; and
- a head assembly connected to the at least one support post, the head assembly comprising a container for holding the material and a heater surrounding at least a portion of the container for heating the material in the container, the container comprising a rigid wall structure enclosing an interior space, said wall structure being constructed of one piece of material and being made of pyrolytic boron nitride, said wall structure defining a base portion and a neck portion attached to the base portion, the neck portion having a negative draft angle extending away from the base portion and terminating in a neck orifice, the base portion having a first peripheral dimension and the neck orifice having a second peripheral dimension, said second peripheral dimension being less than said first peripheral dimension.
- 2. The effusion cell as claimed in claim 1, wherein the base portion of the wall structure is substantially cylindrical in shape, and the neck portion of the wall structure is substantially conical in shape.
- 3. The effusion cell as claimed in claim 1, wherein said wall structure further comprises a conical section connected to the neck portion at the neck orifice, the conical section having an exit orifice, said exit orifice having a third peripheral dimension which is greater than the second peripheral dimension.
- 4. The effusion cell as claimed in claim 3, wherein said container further comprises a lip disposed about the exit orifice.
- 5. The effusion cell as claimed in claim 1, wherein the head assembly further comprises a heat shield surrounding said container and said heater, wherein at least a portion of said heat shield extends inwardly toward the neck orifice.
- 6. The effusion cell as claimed in claim 5, wherein the container has a length and wherein the heater comprises a heater element which extends along substantially the entire length of the container.
- 7. The effusion cell as claimed in claim 5, wherein the container has a length and wherein the heater comprises first and second heater elements which together extend along substantially the entire length of the container.
- 8. The effusion cell as claimed in claim 5, wherein the heater comprises a heater element which extends along the base portion of the wall structure, and wherein substantially all of said neck portion is directly exposed to the heat shield.
- 9. The effusion cell as claimed in claim 8, wherein a portion of said heat shield adjacent to the neck portion of the wall structure has a plurality of holes formed therein.
- 10. The effusion cell as claimed in claim 1, wherein said heater is directly exposed to the neck orifice of the wall structure.
- 11. The effusion cell as claimed in claim 1, wherein said wall structure has a substantially uniform wall thickness.
- 12. The effusion cell as claimed in claim 1, wherein the wall structure has a longitudinal axis, and wherein the neck portion forms an angle relative to the longitudinal axis which is between approximately 10.degree. and 90.degree..
- 13. The effusion cell as claimed in claim 12, wherein the angle is between approximately 30.degree. and 45.degree..
- 14. The effusion cell as claimed in claim 1, wherein said second peripheral dimension is between approximately 0.25 and 3 inches.
- 15. The effusion cell as claimed in claim 14, wherein said second peripheral dimension is between approximately 0.35 and 1.5 inches.
- 16. The effusion cell as claimed in claim 1, wherein a ratio of said first peripheral dimension to said second peripheral dimension is less than 5:1.
- 17. The effusion cell as claimed in claim 16, wherein said ratio is between 2:1 and 4:1.
- 18. The effusion cell as claimed in claim 1, wherein the base portion of said wall structure comprises a side wall and a bottom wall, wherein the bottom wall defines an acute angle relative to the side wall.
- 19. The effusion cell as claimed in claim 18, wherein said acute angle is predetermined such that when the effusion cell is mounted to a growth chamber, the bottom wall extends substantially horizontally.
- 20. An effusion source for heating material to be deposited on a substrate, comprising:
- a support assembly comprising a mounting flange; and
- an effusion assembly connected to the support assembly, the effusion assembly comprising a container for holding the material and a heater surrounding at least a portion of the container for heating the material in the container, the container comprising a rigid wall structure enclosing an interior space, said wall structure being constructed of one piece of material and being made of pyrolytic boron nitride, said wall structure defining a base portion and a neck portion attached to the base portion, the neck portion having a negative draft angle extending away from the base portion and terminating in a neck orifice, the base portion having a first peripheral dimension and the neck orifice having a second peripheral dimension, said second peripheral dimension being less than said first peripheral dimension.
- 21. The effusion source as claimed in claim 20, wherein the effusion source is an effusion cell, wherein the support assembly comprises at least one support post extending from the mounting flange, and wherein the effusion assembly comprises a head assembly attached to said at least one support post, said head assembly including said container and said heater.
- 22. The effusion source as claimed in claim 20, wherein said effusion source is a cracker, wherein said wall structure further comprises a cracking portion extending from said neck orifice and terminating in a cracking orifice, said cracking portion having a third peripheral dimension which is substantially the same as the second peripheral dimension, and wherein said heater comprises a first heater element located adjacent the base portion of the wall structure and a second heater element located adjacent to the cracking portion of the wall structure, said second heater element heating the cracking portion to a temperature sufficient to crack the material as it passes through the cracking portion.
- 23. An effusion cell for creating a molecular beam of material to be deposited epitaxially on a substrate, comprising:
- a support assembly comprising a mounting flange and at least one support post extending from the mounting flange; and
- a head assembly connected to the at least one support post, the head assembly comprising a container for holding the material and a heater surrounding at least a portion of the container for heating the material in the container, the container comprising a rigid wall structure enclosing an interior space, said wall structure being constructed of one piece of material and defining a base portion and a neck portion attached to the base portion, the neck portion having a negative draft angle extending away from the base portion and terminating in a neck orifice, the base portion having a first peripheral dimension and the neck orifice having a second peripheral dimension, said second peripheral dimension being less than said first peripheral dimension;
- wherein activation of the heater causes the material in the container to evaporate to form a molecular beam, effuse out of said neck orifice, and be deposited epitaxially on the substrate.
- 24. The effusion cell as claimed in claim 23, wherein said wall structure is made of a material which is inert, corrosion resistant, and heat stable in air having a predetermined oxidation temperature.
- 25. The effusion cell as claimed in claim 24, wherein said wall structure is made of pyrolytic boron nitride.
- 26. The effusion cell as claimed in claim 23, wherein the base portion of the wall structure is substantially cylindrical in shape, and the neck portion of the wall structure is substantially conical in shape.
- 27. The effusion cell as claimed in claim 23, wherein said wall structure further comprises a conical section connected to the neck portion at the neck orifice, the conical section having a second orifice, said second orifice having a third peripheral dimension which is greater than the second peripheral dimension.
- 28. The effusion cell as claimed in claim 27, wherein said container further comprises a lip disposed about the second orifice.
- 29. The effusion cell as claimed in claim 23, wherein the head assembly further comprises a heat shield surrounding said container and said heater, wherein at least a portion of said heat shield extends inwardly toward the neck orifice.
- 30. The effusion cell as claimed in claim 29, wherein the container has a length and wherein the heater comprises a heater element which extends along substantially the entire length of the container.
- 31. The effusion cell as claimed in claim 29, wherein the container has a length and wherein the heater comprises first and second heater elements which together extend along substantially the entire length of the container.
- 32. The effusion cell as claimed in claim 29, wherein the heater comprises a heater element which extends along the base portion of the wall structure, and wherein substantially all of said neck portion is directly exposed to the heat shield.
- 33. The effusion cell as claimed in claim 32, wherein a portion of said heat shield adjacent to the neck portion of the wall structure has a plurality of holes formed therein.
- 34. The effusion cell as claimed in claim 23, wherein said heater is directly exposed to the neck orifice of the wall structure.
- 35. The effusion cell as claimed in claim 23, wherein said wall structure has a substantially uniform wall thickness.
- 36. The effusion cell as claimed in claim 23, wherein the wall structure has a longitudinal axis, and wherein the neck portion forms an angle relative to the longitudinal axis which is between approximately 10.degree. and 90.degree..
- 37. The effusion cell as claimed in claim 36, wherein the angle is between approximately 30.degree. and 45.degree..
- 38. The effusion cell as claimed in claim 23, wherein said second peripheral dimension is between approximately 0.25 and 3 inches.
- 39. The effusion cell as claimed in claim 38, wherein said second peripheral dimension is between approximately 0.35 and 1.5 inches.
- 40. The effusion cell as claimed in claim 23, wherein a ratio of said first peripheral dimension to said second peripheral dimension is less than 5:1.
- 41. The effusion cell as claimed in claim 40, wherein said ratio is between 2:1 and 4:1.
- 42. The effusion cell as claimed in claim 23, wherein the base portion of said wall structure comprises a side wall and a bottom wall, wherein the bottom wall defines an acute angle relative to the side wall.
- 43. The effusion cell as claimed in claim 42, wherein said acute angle is predetermined such that when the effusion cell is mounted to a growth chamber, the bottom wall extends substantially horizontally.
