Claims
- 1. A method of designing electrical contact structure for a bipolar emitter structure, comprising the steps of:
determining a current density required of the electrical contact structure; determining a required electrical contact area based on the current density required; and providing electrical contact structure, disposed on the emitter structure, that minimizes the required electrical contact area.
- 2. The method of claim 1 wherein the step of providing electrical contact structure further comprises providing a single unit contact disposed atop the emitter structure.
- 3. The method of claim 1 wherein the step of providing electrical contact structure further comprises providing a plurality of single unit contacts disposed evenly atop the emitter structure.
- 4. The method of claim 1 wherein the step of providing electrical contact structure further comprises the steps of:
saliciding the surface of the emitter structure; disposing an electrical contact upon the salicided surface.
- 5. The method of claim 4 wherein the saliciding uses titanium.
- 6. The method of claim 4 wherein the saliciding uses cobalt.
- 7. The method of claim 4 wherein the saliciding uses platinum.
- 8. The method of claim 4 wherein the step of saliciding the surface of the emitter structure further comprises saliciding the entire surface of the emitter structure.
- 9. The method of claim 4 wherein the step of saliciding the surface of the emitter structure further comprises saliciding only a portion of the surface upon which the electrical contact will be disposed.
- 10. A bipolar emitter structure adapted to optimize Hfe comprising:
an emitter of a given area; and an electrical contact structure disposed on the emitter, adapted to minimize contact area with respect to the given area while providing a desired current density.
- 11. The structure of claim 10 wherein the electrical contact structure further comprises a single unit contact disposed atop the emitter structure.
- 12. The structure of claim 10 wherein the electrical contact structure further comprises a plurality of single unit contacts disposed evenly atop the emitter structure.
- 13. The structure of claim 10 further comprising a salicide disposed between the emitter and an electrical contact.
