Claims
- 1. Apparatus for the high accuracy, multiple degree of freedom metrology and positioning of a body, said apparatus comprising:
a first element made preferably from a low temperature coefficient, temporally stable material including integral metrology surfaces each of which is used as one surface of a measuring system and are configured and arranged to serve as a metrology frame; a second element made from a low temperature coefficient, temporally stable material including integral metrology surfaces which are used in conjunction with the integral metrology surfaces on said first element; at least one slide and at least one actuator for moving said second element relative to the first element by a large distance in at least one dimension; and multiple measuring systems configured and arranged to operate in conjunction with said integral metrology surfaces of said first and second elements to provide information by which the position and angular attitude of said second element with respect to said first element can be determined.
- 2. The apparatus of claim 1 wherein said first and second elements are preferably made of the same material in a monolithic type structure.
- 3. The apparatus of claim 1 wherein said measuring systems are configured and arranged to take redundant measurements of multiple degrees of freedom of said second element relative to said first element.
- 4. The apparatus of claim 1 wherein said integral metrology surfaces of said first and second elements comprise at least one pair of oppositely facing surfaces that are parallel to one another and perpendicular to the direction of relative motion between said first and second elements in said at least one dimension.
- 5. The apparatus of claim 1 wherein said integral metrology surfaces of said first and second elements comprise at least one pair of corresponding surfaces that are at an angle with respect to one another and one of which is parallel to the direction of relative motion between said first and second elements in said at least one dimension.
- 6. The apparatus of claim 1 wherein said second element is multifaceted having at least one metrology surface that is at an angle with respect to the direction of relative motion between said first and second elements in said at least one dimension.
- 7. The apparatus of claim 6 wherein said metrology surface that is at an angle operates by total internal reflection.
- 8. The apparatus of claim 1 wherein the material of which said first and second elements is made is selected from the group comprising lnvar®, super Invar, ZeroDur®, fused silica, silicon carbide, and silicon carbide composites.
- 9. The apparatus of claim 1 wherein said multiple measuring systems comprise at least one interferometer.
- 10. The apparatus of claim 1 further including means for determining the absolute variation in the position and angular orientation of said second element with respect to said first element taking into account the variation in individual metrology surfaces and variations in said at least one slide and actuator.
- 11. The apparatus of claim 10 further including means for storing said variations in said individual metrology surfaces and said at least one slide and actuator and providing error correction in the measurements of the motion and position of said first and second elements with respect to one another.
- 12. The apparatus of claim 11 wherein said means for storing said variations and providing error correction comprises a look up table (LUT).
- 13. The apparatus of claim 12 further including means for updating the values of said error correction.
- 14. The apparatus of claim 1 wherein said metrology frame and said second element are substantially in the shape of a triangle.
- 15. The apparatus of claim 1 wherein said information provided by said multiple measuring systems comprises information with respect to either at least the gap, an angle, or two angles between corresponding surfaces in said first element and said second element.
