Claims
- 1. A bulk chemical delivery system, comprising: a bulk chemical canister that is connected to at least one manifold box, wherein each manifold box has at least two output lines, wherein at least one output line connects to at least one secondary canister, wherein the bulk canister is housed within a transportation and containment cart that is housed within a cabinet.
- 2. The system of claim 1 wherein each secondary canister connects to a line adapted to supply chemical to the process tool.
- 3. The system of claim 1 further comprising a programmable controller which controls the flow of chemical through the system.
- 4. The system of claim 1 wherein each secondary canister is housed in a cabinet, and wherein two or more canisters are housed in a cabinet.
- 5. The system of claim 1 wherein the bulk canister has a capacity of at least about 200 liters.
- 6. The system of claim 1 wherein said at least one secondary canister is connected to a process tool.
- 7. The system of claim 1 wherein the system contains chemical that is tetraethylorthosilicate which is 99.9999% or more free of trace metals.
- 8. The system of claim 1 wherein the system contains chemical that is tetraethylorthosilicate, triethylphosphate, trimethyl phosphite, trimethyl borate, titanium tetrachloride, or a tantalum compound, wherein the chemical is 99.9999% or more free of trace metals.
- 9. The system of claim 1 further comprising a second bulk canister that provides chemical to the at least one valve manifold box when the first bulk canister is not supplying chemical.
- 10. The system of claim 1 further comprising a first supply valve manifold that connects to the said at least one manifold box, and wherein the first supply valve manifold is housed in said cabinet.
- 11. A bulk chemical supply system, comprising:
- a cabinet that houses a bulk chemical canister that is connected to a first supply valve manifold; at least one manifold box connected to said first supply valve manifold, wherein said at least one manifold box includes at least two output lines and wherein one of said at least two output lines is connected to at least one secondary canister that is connected to a second supply manifold that is housed in a secondary cabinet, wherein the bulk canister is housed within a transportation and containment cart that is housed within the cabinet.
- 12. The system of claim 11 wherein said each secondary canister connects to a line adapted to supply chemical to the process tool.
- 13. The system of claim 11 further comprising a programmable controller which controls the flow of chemical through the system.
- 14. The system of claim 11 wherein the bulk canister has a capacity of at least about 200 liters.
- 15. The system of claim 11 wherein said at least one secondary canister is connected to a process tool.
- 16. The system of claim 11 wherein the system contains chemical that is tetraethylorthosilicate which is 99.9999% or more free of trace metals.
- 17. The system of claim 11 wherein the system contains chemical that is tetraethylorthosilicate, triethylphosphate, trimethyl phosphite, trimethyl borate, titanium tetrachloride, or a tantalum compound, wherein the chemical is 99.9999% or more free of trace metals.
- 18. A process useful for providing a chemical to a process tool that is used in the fabrication of electronic devices, comprising:
- supplying a chemical to a process tool from a secondary canister that is fed chemical from a valve manifold box having at least two output lines and that is supplied by a bulk chemical canister wherein the bulk canister is housed within a transportation and containment cart that is housed within a cabinet.
- 19. The process of claim 18 wherein the bulk canister has a capacity of about 200 liters and wherein the secondary canister has a smaller capacity than the bulk canister.
- 20. The process of claim 18 wherein the chemical is tetraethylorthosilicate.
- 21. The process of claim 19 wherein a second bulk canister optionally provides chemical to the valve manifold box.
- 22. A process for the manufacture of a bulk chemical supply system, comprising:
- providing a first bulk canister and connecting the first bulk canister to at least two valve manifold boxes, each of the valve manifold boxes have at least two exit ports, wherein the bulk canister is housed within a transportation and containment cart that is housed within a cabinet;
- connecting one of said at least two exit ports to a secondary canister that is adapted for delivery of chemical to a process tool.
