Claims
- 1. A filter sheet for filtering a photoresist composition comprising a self-supporting fibrous matrix having immobilized therein acid-washed particulate filter aid and particulate ion exchange resin particles having an average particle size of from about 2 to about 10 microns, wherein said particulate filter aid and ion exchange resin particles are distributed substantially uniformly throughout a cross-section of said matrix.
- 2. The filter sheet of claim 1 wherein the ion exchange resin is a cation exchange resin.
- 3. The filter sheet of claim 2 wherein the cation exchange resin is selected from the group consisting of sulfonated phenol-fomaldehyde condensates, sulfonated phenol-benzaldehyde condensates, sulfonated styrene-divinyl benzene copolymers and sulfonated methacrylic acid-divinyl benzene copolymers.
- 4. The filter sheet of claim 2 wherein the cation exchange resin is a sulfonated styrene-divinyl benzene copolymer.
- 5. The filter sheet of claim 1 wherein the ion exchange resin is a mixture of cation exchange resin and anion exchange resin.
- 6. The filter sheet of claim 1 wherein the particulate filter aid is selected from the group consisting of diatomaceous earth, magnesia, perlite, talc, colloidal silica, polymeric particulates, activated carbon, molecular sieves, clay and mixtures thereof.
- 7. The filter sheet of claim 1 wherein the particulate filter aid is diatomaceous earth.
- 8. The filter sheet of claim 1 further comprising a binder resin.
- 9. The filter sheet of claim 8 wherein the binder resin is polyamido-polyamine epichlorhydrin resin.
- 10. The filter sheet of claim 8 wherein the filter sheet contains from about 0.05 to about 2.0 weight percent binder resin.
- 11. The filter sheer of claim 8 wherein the filter sheer contains from about 0.01 to about 0.5 weight percent binder resin.
- 12. The filter sheet of claim 1 further comprising chelating exchange resin.
- 13. The filter sheet of claim 1 containing sodium, iron, calcium, chromium, aluminum, potassium and copper extractables not exceeding about 20 ppb for each metal when measured by flushing 75 mL of a solvent selected from the group consisting of ethyl lactate and propylene glycol monomethyl ether acetate through the filter sheet measuring about 47 mm in diameter.
- 14. The filter sheet of claim 1 wherein the self-supporting fibrous matrix comprises fiber selected from the group consisting of polyacrylonitrile fiber, nylon fiber, rayon fiber, polyvinyl chloride fiber, cellulose fiber, and cellulose acetate fiber.
- 15. The filter sheet of claim 1 wherein the self-supporting fibrous matrix comprises cellulose fiber.
- 16. The filter sheet of claim 15 wherein the cellulose fiber possesses an alpha cellulose content of greater than about 90 percent.
- 17. The filter sheet of claim 15 wherein the cellulose fiber comprises a major amount of normal cellulose pulp possessing a Canadian Standard Freeness of +400 to +800 mL and a minor amount of highly refined pulp possessing a Canadian Standard Freeness of +100 to -1000 mL.
- 18. The filter sheet of claim 1 wherein the filter sheet contains from about 5 to about 65 weight percent ion exchange resin.
- 19. The filter sheet of claim 1 wherein the filter sheet contains from about 5 to about 35 weight ion exchange resin.
- 20. The filter sheet of claim 1 wherein the filter sheet contains from about 5 to about 40 weight percent particulate filter aid.
- 21. The filter sheet of claim 1 wherein the filter sheet contains from about 15 to about 40 weight percent particulate filter aid.
- 22. The filter sheet of claim 1 wherein the filter sheet contains from about 15 to about 80 weight percent fibrous matrix.
- 23. The filter sheet of claim 1 wherein the filter sheet contains from about 40 to about 70 weight percent fibrous matrix.
- 24. The filter sheet of claim 1 wherein the filter sheet contains from about 5 to about 65 weight percent ion exchange resin, from about 5 to about 40 weight percent particulate filter aid, and from about 15 to about 80 weight percent fibrous matrix.
- 25. The filter sheet of claim 1 wherein the filter sheet contains from about 5 to about 35 weight percent ion exchange resin, from about 15 to about 40 weight percent particulate filter aid, and from about 40 to about 70 wieght percent fibrous matrix.
- 26. A filter sheet for filtering a photoresist composition comprising an ion exchange resin and an acid washed particulate filter aid immobilized in a self-supporting matrix of cellulose fiber comprising a major amount of normal cellulose pulp possessing a Canadian Standard Freeness of +400 to +800 ml and a minor amount of highly refined pulp possessing a Canadian Standard Freeness of +100 to -1000 mL.
- 27. The filter sheet of claim 26 wherein the cellulose fiber possesses an alpha-cellulose content of greater than about 90 percent.
- 28. The filter sheet of claim 26 wherein the ion exchange resin is a cation exchange resin containing H+ counter ions.
- 29. The filter sheet of claim 26 wherein the acid-washed particulate filter aid is diatomaceous earth.
- 30. The filter sheet of claim 26 further comprising a binder resin.
- 31. A filter sheet for filtering a photoresist composition comprising sulfonated styrene-divinyl benzene copolymer, acid-washed diatomaceous earth and polyamide-polyamine epichlorhydrin resin embedded in a self-supporting matrix of cellous fiber comprised of a major amount of normal cellulose pulp possessing a Canadian Standard Freeness of +400 to +800 mL and a minor amount of highly refined pulp possessing a Canadian Standard Freeness of +100 to -1000 mL.
- 32. The filter sheet of claim 31 wherein the filter sheet contains from about 5 to about 65 weight percent of sulfonated styrene-divinyl benzene copolymer.
- 33. The filter sheet of claim 31 wherein the filter sheet contains from about 5 to about 40 weight percent of diatomaceous earth.
- 34. The filter sheet of claim 31 wherein the filter sheet contains from about 0.05 to about 2 weight percent of polyamido-polyamine epichlorhydrin.
- 35. The filter sheet of claim 31 wherein the filter sheet contains from about 20 to about 80 weight percent of cellulose fiber.
