Claims
- 1. A breaking device for breaking a substrate having a plurality of closely spaced integrated circuit chips formed on the substrate with each chip having a plurality of circuits formed thereon, the breaking to occur along scribe lines spaced apart by a distance D, the distance D being equal to the width across each of the circuits on each chip plus a narrow distance between the circuits on adjacent chips, the breaking device comprising
- a support member,
- a body support member mounted on said support member for rotation relative thereto,
- said body member having supported therein a sharp instrument for forming scribe lines on the substrate,
- means for shifting said substrate and said sharp instrument relative to one another to sequentially and successively form individually a plurality of parallel scribe liens with said scribe lines being spaced apart by the distance D and lying approximately halfway between the circuits on adjacent chips,
- a pair of laterally spaced annular profile members carried by said body member,
- said profile members each having a wall structure terminating in a contact surface, the amount of lateral spacing between said contact surfaces of said profile members being substantially equal to ND, where N is an integer, so that the contact surfaces of said pair of profile members are spaced for surface contact with the substrate on opposite sides of one of said scribe lines to be broken, with one of said contact surfaces positioned adjacent a previously formed scribe line.
- 2. The device of claim 1 wherein the wall structure of each of said profile members is tapered to an edge of a width narrower than the distance between the circuits on the chips.
- 3. The device of claim 1 wherein said breaking device includes an additional profile member having a substrate contact surface carried by said body member and positioned between said pair of annular members.
- 4. The device of claim 3 wherein said additional profile member is a centrally located member and said pair of profile members flank said centrally located member so that said contact surface contact with the substrate along a scribe line to be broken when the pair of profile members are positioned for surface contact with the substrate on opposite sides of the scribe line to be broken.
- 5. The device of claim 4 wherein said additional profile member has an outer diameter smaller than the outer diameter of each of the pair of profile members.
- 6. The device of claim 5 wherein the outer diameter of each of the pair of profile members has a value D0 determined by the relationship D0=D.sub.i +2d tan .delta. where D.sub.i is the diameter of the centrally located profile member, d is the lateral separation distance between one of the pair of profile members and the centrally located profile member and .delta. is an angle defining a maximum permitted contact angle between said centrally located profile member and an adjacent profile member.
- 7. The device of claim 3 wherein said additional profile member is spaced unequally from said pair of profile members by predetermined distances so that the contact surface of the additional profile member is positioned for surface contact with the substrate along a portion of the substrate adjacent the scribe line to be broken when each of the pair of profile members is positioned for surface contact with the substrate on different scribe lines on opposite sides of the scribe line to be broken.
- 8. The device of claim 1 wherein said support member includes a shaft for receiving said body member, and a positioning arm coupled to said shaft for controlling an attitude of said breaking device relative to the substrate.
- 9. The device of claim 1 further including a mandrel positioned below said support member for supporting a portion of the substrate and providing a break edge for a scribe line.
- 10. The device of claim 9 wherein said mandrel includes a substantially flat support surface terminating in said break edge.
- 11. The device of claim 10 further including means for adjustably supporting said mandrel to enable the angular position of said flat support surface relative to a reference plane to be set to a desired value.
- 12. The device of claim 11 further including means for supporting said substrate in a position between said profile members and said mandrel support surface.
- 13. The device of claim 12 wherein said substrate supporting means includes means for translating said substrate to enable a scribe line to be aligned with said break edge.
- 14. A breaking device according to claim 1 wherein wafers have two sets of parallel scribe lines lying at 90.degree. relative to and intersecting one another and further comprising
- a table for supporting a wafer in a position to be scribed and broken by said device,
- said device having a structural support for said table and said body member.
- 15. The device of claim 1 wherein the wall structure of each of said profile members is tapered to a narrow width less than the distance between adjacent circuits on the wafer.
- 16. A breaking device for use in sequentially and successively separating a substrate along parallel scribe lines to be formed in a surface of the substrate with each scribe line spaced a predetermined distance, D, from a previously formed scribe line, said breaking device comprising:
- means for sequentially and successively scribing parallel scribe lines,
- a body member; and
- a plurality of laterally spaced annular profile members carried by said body member, said profile members each having a wall structure terminating in a narrow contact surface, one of said plurality of profile members being centrally located between a pair of flanking profile members, the amount of lateral spacing between adjacent profile members being substantially equal to D so that the contact surface of said central profile member is positioned for surface contact with the substrate along the scribe line to be broken when the two flanking profile members are positioned for surface contact with the substrate on opposite sides of said scribe line, with a contact surface of one of said flanking profile members positioned adjacent a previously formed scribe line, and
- means for moving the body member parallel to said scribe lines.
- 17. The device of claim 16 wherein the outer diameter of each of the two flanking profile members has a value D0 determined by the relationship D0=D.sub.i +2d tan .delta. where D.sub.i is the diameter of the centrally located profile member, d is the lateral separation distance between a flanking profile member and the centrally located profile member and .delta. is an angle defining a maximum permitted contact angle.
- 18. A breaking device for use in separating a substrate along a scribe line to be broken formed in a surface of the substrate and spaced a predetermined distance D from a previously formed scribe line, said breaking device comprising:
- a support member;
- a body member rotatably mounted on said support member;
- a pair of laterally spaced annular profile members carried by said body member, said profile members each having a wall structure terminating in a contact surface, the amount of lateral spacing between said profile members being substantially equal to ND, where N is an integer, so that the contact surfaces of said pair of profile members are arranged for surface contact with the substrate on opposite sides of the scribe line to be broken, with one of said contact surfaces positioned adjacent the previously formed scribe line;
- said support member including a shaft for receiving said body member and a positioning arm coupled to said shaft for controlling an attitude of said breaking device relative to the substrate;
- a mandrel positioned below said support member for supporting a portion of the substrate and providing a break edge for the scribe line to be broken, said mandrel including a substantially flat support surface terminating in said break edge; and
- means for adjustably supporting said mandrel to enable the angular position of said flat support surface relative to a reference plane to be set to a desired value.
- 19. The device of claim 18 further including means for supporting said substrate in a position between said profile members and said mandrel support surface.
- 20. The device of claim 19 wherein said substrate supporting means includes means for translating said substrate to enable a scribe line to be aligned with said break edge.
- 21. A breaking device for use in sequentially and successively separating a substrate having a plurality of parallel scribe lines along scribe lines to be formed in a surface of the substrate and spaced a predetermined distance D from a previously formed scribe line, said breaking device comprising:
- means for sequentially and successively scribing parallel scribe lines,
- a body member; and
- a plurality of laterally spaced annular profile members carried by said body member, said profile members each having a wall structure terminating in a contact surface, one of said plurality of profile members being located on said body member at a position between a pair of flanking profile members and spaced unequally therefrom by predetermined amounts, the amount of lateral spacing between said pair of flanking profile members being substantially equal to 2D so that the contact surface of said one of said plurality of profile members is positioned for surface contact with the substrate along a portion of the substrate adjacent the scribe line to be broken when said pair of flanking profile members are positioned for surface contact with the substrate on opposite sides of the scribe line to be broken, with the contact surface of one of said pair of flanking profile members adjacent the previously formed scribe line.
- 22. A breaking device for use in separating a substrate along a scribe line to be formed in a surface of the substrate and spaced a predetermined distance D from a previously formed scribe line, a plurality of closely spaced, integrated circuits formed on the substrate, the distance D being the distance across the circuits of each chip plus the distance between the circuits of a chip and an adjacent chip, said breaking device comprising:
- means for sequentially and successively scribing parallel lines between the integrated circuits formed on the substrate separated by a distance ND,
- a unitary body member having a main body with a body axis and at least two laterally spaced circular members each extending radially from said body axis of said main body and terminating in a circular circumferential surface,
- the circumferential surfaces of said circular members contacting said substrate and being spaced apart by a distance substantially equal to ND, where N is an integer at least equal to two,
- said means for scribing supported by said main body.
- 23. A breaking device according to claim 22 wherein said circular members each have sidewalls tapered to said circumferential surface, said circumferential surface having a width that extends a distance on both sides of the scribe line to be broken substantially less than the distance D.
- 24. A breaking device according to claim 22 further comprising
- means for supporting said unitary body member for rotation about an axis coaxial with the axis of said main body, and
- means for imparting movement between said main body and said substrate parallel to the scribe line to be broken,
- said means for supporting positioning said circular members in contact with said substrate.
- 25. A breaking device according to claim 22 further comprising
- a support member having a planar surface terminating in a sharp edge underlying a scribe line formed on a surface of the wafer and along which the wafer is to be broken, and
- said support member comprising a mandrel mounted for rotation about said sharp edge to chance the angle of said planar surface relative to a plane parallel to the substrate and having point contact with the circumferential surfaces of the circular members at an intended point of contact with the substrate.
- 26. A breaking device according to claim 25 further comprising
- a third circular member extending radially from said body axis of said main body and located between said at least two circular members,
- said first and second circular members having a diameter equal to the diameter of the third circular member plus 2d tan .delta. where d is the lateral spacing between one of said first and second circular members and said third circular member and .delta. is an angle defining the angle between the planar surface of said support member and a plane parallel to the substrate.
- 27. A breaking device according to claim 26 wherein
- the angle .delta. is also the angle between a line drawn tangent to the surfaces of said first and second circular members and a line drawn tangent to the surface of the third circular member and the surface of one of said at least two circular members.
- 28. A breaking device according to claim 26 wherein
- said third circular member is locate equidistant between said first and second circular members and contacts said substrate over said scribe line.
- 29. A breaking device according to claim 26 wherein
- said third circular member contacts said substrate on a side of said scribe line opposite said planar surface.
- 30. A breaking device according to claim 26 further comprising
- means for shearing a metal coating formed on the surface of the substrate opposite the scribe line to be broken,
- said means comprising contact of the substrate by the third circular member on a side of the scribe line to be broken remote from said planar surface.
- 31. A breaking device according to claim 22 further comprising
- a member having an elongated sharp edge lying under a scribe line to be broken throughout its length.
- 32. A breaking device for use in breaking a substrate along a scribe line formed in a surface of a substrate comprising
- a substrate having a plurality of parallel scribe lines separated by a distance of at least D,
- means for sequentially and successively forming the parallel scribe lines on said substrate,
- a body member, having a pair of laterally spaced annular profile members carried by said body member, said profile members each having a wall structure terminating in a contact surface, the amount of lateral spacing between said profile members being substantially equal to ND, where N is an integer, so that the contact surfaces of said pair of profile members are arranged for surface contact with the substrate on opposite sides of said scribe line to be broken, with one of said contact surfaces positioned adjacent the previously formed scribe line.
- 33. A breaking device according to claim 32 wherein wafers have two sets of parallel scribe lines lying at 90.degree. relative to one another and further comprising
- a table for supporting wafers in a position to be scribed and broken by said device,
- said table being rotatable through 90.degree. to permit scribing and breaking of a wafer along each set of scribe lines, and
- said device supporting said body member and said table.
- 34. A breaking device according to claim 32 wherein
- patterns constitute has a plurality of circuit elements defining a semi-conductor chip,
- said profile member being sufficiently narrow to remain out of contact with said circuit elements.
- 35. The device of claim 32 wherein the wall structure of each of said profile members is tapered to a narrow width.
- 36. A breaking device for use in breaking a substrate along scribe lines to be formed in a surface of a substrate with a spacing D between scribe lines that is determined by the distance across closely spaced patterns formed on the substrate comprising
- a body member,
- means for sequentially and successively producing a plurality of parallel scribe lines separated by a distance ND on a substrate carried by said body member, wherein N is an integer and
- a pair of laterally spaced annular profile members carried by said body member for movement parallel to the scribe line to be broken, said profile members each having a wall structure terminating in a contact surface, the amount of lateral spacing between said profile members being substantially equal to ND, where N is an integer, so that the contact surfaces of said pair of profile members are arranged for surface contact with the substrate on opposite sides of a scribe line formed on a surface of the substrate, with one of said contact surfaces positioned adjacent the previously formed scribe line,
- said profile members terminating in a contact surface that is narrow and substantially less than the distance D.
- 37. A breaking device according to claim 36 wherein wafers have two sets of parallel intersecting scribe lines lying at 90.degree. relative to one another and further comprising
- a table for supporting a wafer in a position to be scribed and broken by said device,
- said device supporting said body member and said table,
- said table being rotatable through 90.degree. relative to said body member to permit scribing and breaking of the wafer along each set of scribe lines.
- 38. A breaking device for use in separating a substrate along a scribe line formed in a surface of the substrate and spaced a predetermined distance D from a previously formed scribe line, said breaking device comprising:
- a unitary body member having a main body with a body axis and at least two laterally spaced circular members each extending radially from said body axis of said main body and terminating in a circular circumferential surface,
- the circumferential surfaces of said circular members contacting said substrate and being spaced apart by a distance substantially equal to ND, where N is an integer at least equal to two,
- a support member having a planar surface terminating in a sharp edge underlying a scribe line formed on a surface of the wafer and along which the wafer is to be broken, and
- wherein said support member comprises a mandrel mounted for rotation about said sharp edge to change the angle of said planar surface relative to a plane parallel to the substrate and having point contact with the circumferential surfaces of the circular members at an intended point of contact with the substrate.
- 39. A breaking device for use in separating a substrate along a scribe line to be formed in a surface of the substrate and spaced a predetermined distance D from a previously formed scribe line, said breaking device comprising:
- means for sequentially and successively producing parallel scribe lines in the substrate, and
- a body member; having a pair of laterally spaced annular profile members carried by said body member for movement parallel to the scribe line, said profile members each having a wall structure terminating in a contact surface, the amount of lateral spacing between said profile members being substantially equal to ND, where N is an integer, so that the contact surfaces of said pair of profile members are arranged for surface contact with the substrate on opposite sides of a scribe line formed on a surface of the substrate, with one of said contact surfaces positioned adjacent the previously formed scribe line,
- said profile members terminating in a contact surface that is narrow and substantially less than the distance D.
- 40. A breaking device for breaking a substrate having a plurality of closely spaced integrated circuit chips formed on the substrate with each chip having a plurality of circuits formed thereon, the substrate having a plurality of parallel scribe lines to be formed on the substrate and spaced apart by a distance ND, the distance D being equal to the width across each of the circuits on each chip plus a narrow distance between the circuits on adjacent chips, and N being an integer, the breaking device comprising
- a body member,
- a pair of laterally spaced annular profile members carried by said body member,
- said profile members each having a wall structure terminating in a contact surface, the amount of lateral spacing between said contact surfaces of said profile members being substantially equal to ND, where N is an integer, so that the contact surfaces of said pair of profile members are spaced for surface contact with the substrate on opposite sides a scribe line to be broken, with both of said contact surfaces positioned adjacent a scribe line on opposite sides of the scribe line to be broken.
- 41. The device of claim 40 further comprising
- indexing means for shifting the wafer and profile member relative to one another
- by a distance of ND where N is in integer.
- 42. A device for breaking a substrate having a plurality of integrated circuits formed thereon, the device having a body member with a scribing tool thereon, a support for said substrate under said scribing tool, means for bringing the scribe tool into contact with the substrate and moving the body member to scribe the substrate along a line, means for shifting the body member transverse to the scribe line by a distance D, the width of an integrated circuit plus the distance between integrated circuits, the means for shifting the body member locating the scribing tool approximately equidistant between the integrated circuits, whereby a plurality of parallel scribe lines separated by a distance D are formed on the substrate, said device characterized by
- two laterally spaced circular members rotatably mounted on said body member for rotation about an axis perpendicular to said scribe lines,
- said members spaced apart by a distance ND where N is at least two, and
- means for bringing the rotatable members into contact with scribe lines on said substrate on opposite sides of a scribe line to be broken, moving said rotatable members along the scribe lines and applying pressure to said substrate by said rotatable members.
- 43. A device for breaking a substrate according to claim 42 further characterized by
- a further member located on a side of the substrate opposite said circular members and in contact with the substrate under the scribe line to be broken.
- 44. A device for breaking a substrate according to claim 43 further characterized by
- said further member comprising an anvil having a surface contacting said substrate with a sharp edge underlying the scribe line to be broken,
- said anvil being adjustable to provide a desired angle relative to the undersurface of the substrate and the surface of the anvil.
- 45. A device for breaking a substrate according to claim 44 further characterized by
- a further rotatable member carried by said body member,
- said further rotatable member disposed between said laterally spaced circular members and in contact with the scribe line to be broken.
