Claims
- 1. A light-sensitive polymer for absorbing KrF excimer laser rays, which comprises repeating units represented by the following general formula [I]: ##STR12## wherein in the formula [I], Me represents a methyl group, R.sub.5 and R.sub.6 are the same or different and each represents a monovalent organic group selected from the group consisting of methyl, ethyl, propyl, isopropyl, n-butyl, n-hexyl, cyclohexyl, n-octyl, phenyl, tolyl and p-methoxyphenyl groups, n being a positive integer, said polymer being sensitive to about 250 nm wavelength KrF excimer laser rays only and having a weight average molecular weight of 1,000 to 1,000,000.
- 2. The light-sensitive polymer of claim 1, wherein each of said organic group R.sub.5 and said organic group R.sub.6 is a phenyl group, n being equal to 1.
- 3. The light-sensitive polymer of claim 1, wherein each of said organic group R.sub.5 and said organic group R.sub.6 is a phenyl group, n being equal to 2.
- 4. The light-sensitive polymer of claim 1, wherein said organic group R.sub.5 is a methyl group and said organic group R.sub.6 is a cyclohexyl group, n being equal to 1.
- 5. A light-sensitive polymer for absorbing KrF excimer laser rays, which consists of repeating units represented by the following general formula [IV]: ##STR13## wherein in the formula [IV], Me represents a methyl group, each of p and q being a positive integer, said polymer being sensitive to about 250 nm wavelength KrF excimer laser rays only and having a weight average molecular weight of 1,000 to 1,000,000.
- 6. A method of preparing a light-sensitive polymer for absorbing KrF excimer laser rays, having repeating units represented by the following general formula [I]: ##STR14## wherein in the formula [I], Me represents a methyl group, R.sub.5 and R.sub.6 are the same or different and each of R.sub.5 and R.sub.6 represents a monovalent organic group selected from the group consisting of methyl, ethyl, propyl, isopropyl, n-butyl, n-hexyl, cyclohexyl, n-octyl, phenyl, tolyl and p-methoxyphenyl groups, n being a positive integer, said polymer being sensitive to about 250 nm wavelength KrF excimer laser rays only the method comprising the step of:
- copolymerizing dichlorodisiloxane represented by the following general formula [II] wherein Me is the same as the Me of the formula [I]: ##STR15## and dischlorosilane represented by the following general formula [III]: ##STR16## wherein in the formula [III], each organic group R.sub.5 and organic group R.sub.6 is the same as said organic group R.sub.5 and said organic group R.sub.6 of the formula [I], respectively, a molecular ratio of the compound [II] to the compound [III] ranging from 1:1 to 1:4 with sodium ranging from 1 to 1.2 mol per mol of the unit Si--Cl in an inert solvent selected from the group consisting of toluene, xylene, mesitylene, n-octane and decalin.
- 7. The method of claim 6, wherein each of said organic group R.sub.5 and said organic group R.sub.6 of the formula [I] and the formula [III] is a phenyl group, n being equal to 1, the method comprising the step of copolymerizing 1,3-dimethyl-1,3-diphenyldichlorodisiloxane and diphenyldichlorosilane, whose molecular ratio is 1:1, with the sodium in xylene.
- 8. The method of claim 6, wherein said organic group R.sub.5 of the formula [I] and the formula [III] is a methyl group and said organic group R.sub.6 of the formula [I] and the formula [III] is a phenyl group, n being equal to 1, the method comprising the step of copolymerizing 1,3-dimethyl-1,3-diphenyldichlorodisiloxane and diphenyldichlorosilane, whose molecular ratio is 1:2, with the sodium in xylene.
- 9. The method of claim 6, wherein said organic group R.sub.5 of the formula [I] and the formula [III] is a methyl group and said organic group R.sub.6 of the formula [I] and the formula [III] is a cyclohexyl group, n being equal to 1, the method comprising the step of copolymerizing 1,3-dimethyl-1,3-diphenyldichlorodisiloxane and cyclohexylmethyldichlorosilane, whose molecular ratio is 1:1, with the sodium in xylene.
- 10. The method of claim 6, said polymer consisting of repeating units represented by the following general formula [IV] wherein Me represents a methyl group and each of p and g is a positive integer: ##STR17## the method comprising the step of copolymerizing 1,3-dimethyl-1,3-diphenyldichlorodisiloxane, diphenyldichlorosilane and methylphenyldichlorosilane, whose molecular ratios are 2:1:1, respectively, with the sodium in xylene.
