Claims
- 1. A method of forming a coating upon a planar substrate which comprises (a) applying to the central region of the planar surface a partially fluorinated polyamic acid composition, (b) rotating the substrate at a speed sufficient through centrifugal effect to cause the composition to flow outwardly toward the perimeter of the surface and form a substantially uniform liquid coating thereon, and (c) drying and curing the coating by heating the same to one or move elevated temperatures; said composition comprising a solution of (i) a 2,2-bis(3,4-dicarboxyphenyl)hexafluoropropane dianhydride/2,2-bis[4-(aminophenyoxy)phenyl]hexafluoropropane polyamic acid polymer having an inherent viscosity in the range of about 0.2 to about 1.5 dL/g (as measured in N-methylpyrrolidone at 25.degree. C. at a concentration of 0.5 g/dL) in (ii) a solvent containing at least 10% by weight of a cycloaliphatic ketone or mixture of cycloaliphatic ketones, such that the solution contains on a weight basis from about 5% to about 40% of such polyamic acid and does not undergo precipitate formation during spin coating in an atmosphere of about 55% relative humidity; said method being further characterized in that it is conducted in an atmosphere having a relative humidity that does not result in such precipitate formation during the rotation in (b).
- 2. A method of claim 1 wherein the dried coating in (c) is thereafter heated to a temperature in the range of about 200.degree. C. to about 450.degree. C.
- 3. A method of claim 1 wherein the dried coating in (c) is thereafter heated at a temperature of at least about 350.degree. C.
- 4. A method of claim 1 wherein the rotational speed in (b) is in the range of about 1,000 to about 10,000 rpm.
- 5. A method of claim 1 wherein the substrate is in the form of a disc or wafer.
- 6. A method of claim 1 wherein the substrate is a semiconductor wafer.
- 7. A method of claim 1 wherein the cycloaliphatic ketone solvent is one or more cycloparaffinic ketones and wherein the solvent additionally may contain a small proportion of co-solvent that does not, in the concentration employed, cause the solution to undergo precipitate formation during spin coating in an atmosphere of about 55% relative humidity.
- 8. A method of claim 7 wherein the cycloaliphatic ketone solvent is cyclohexanone and the solution also contains N-methylpyrrolidone.
