Claims
- 1. A switch and power limiter device comprising:
- a) a semi-insulating substrate;
- b) a semiconductor layer formed at a surface of said substrate, said layer having a groove therein extending across the width of said layer, said groove having a depth less than the thickness of said layer and having a length less than approximately 3000 .ANG.; and
- c) first and second contacts provided to said semiconductor layer on opposite sides of said groove, respectively.
- 2. The device of claim 1 wherein the length of said groove is greater than the depth of said groove.
- 3. The device of claim 1 wherein the spacing between said first and second contacts is in the range from about 1 .mu.m to about 5 .mu.m and the thickness of said semiconductor layer is in the range from about 1000 .ANG. to about 3000 .ANG..
