Claims
- 1. A SONOS-type device comprisingan ONO structure comprising an top oxide layer having an upper surface; a nitride barrier layer formed on the upper surface, to thereby form a NONO four-layer stack; and a conductive layer formed on the nitride barrier layer.
- 2. The SONOS-type device of claim 1, wherein the conductive layer is one of polysilicon, a silicide, or a metal.
- 3. The SONOS-type device of claim 1, wherein the device comprises a SNONOS structure.
- 4. The SONOS-type device of claim 1, further comprising a bit-line structure below the ONO structure.
- 5. The SONOS-type device of claim 4, wherein the bit-line comprises implanted ions.
- 6. The SONOS-type device of claim 5, wherein the ions are one or more of As, P and Sb.
- 7. The SONOS-type device of claim 6, wherein the ions further comprise B.
- 8. The SONOS-type device of claim 1, wherein the nitride barrier layer is selected from silicon nitride, tantalum nitride, tantalum silicon nitride, titanium nitride, titanium silicon nitride, tungsten nitride, boron nitride, aluminum nitride, zirconium nitride, hafnium nitride, niobium nitride, vanadium nitride, silicon oxynitride, silicon-rich silicon nitride and mixtures thereof.
- 9. The SONOS-type device of claim 1, wherein the nitride barrier layer is less than about 100 Å thick.
- 10. A SONOS-type device comprisingan ONO structure comprising an top oxide layer having an upper surface; a nitride barrier layer formed on the upper surface; and a conductive layer formed on the nitride barrier layer, to thereby form a SNONO structure.
- 11. The SONOS-type device of claim 10, wherein the conductive layer is one of polysilicon, a silicide, or a metal.
- 12. The SONOS-type device of claim 10, further comprising a bit-line structure below the SNONO structure, thereby forming a SNONOS structure.
- 13. The SONOS-type device of claim 12, wherein the bit-line comprises implanted ions, wherein the ions are one or more of As, P and Sb.
- 14. The SONOS-type device of claim 13, wherein the ions further comprise B.
- 15. A SONOS-type device comprisingan ONO structure comprising an top oxide layer having an upper surface; a nitride barrier layer formed on the upper surface; a conductive layer formed on the nitride barrier layer; and a bit-line structure below the ONO structure, thereby forming a SNONOS structure.
- 16. The SONOS-type device of claim 15, wherein the conductive layer is one of polysilicon, a silicide, or a metal.
- 17. The SONOS-type device of claim 15, wherein the bit-line comprises implanted ions, wherein the ions are one or more of As, P and Sb.
- 18. The SONOS-type device of claim 17, wherein the ions further comprise B.
- 19. The SONOS-type device of claim 15, wherein the nitride barrier layer is silicon nitride and is less than about 100 Å thick.
