Claims
- 1. A pair of memory cells comprising:
- a pair of sources and a drain shaped from one another in the substrate;
- a pair of floating gates and a pair of transistor gates arranged over said substrate between each source and the drain; and
- said sources extending along the width direction of said cell and extending beyond the width of the cells such that said sources can supply charge carriers by substrate hot electron injection to said floating gates from a region which is greater than the width of the cells.
- 2. The cells of claim 1 including word lines and bit lines wherein each of said cells is arranged on the same bit line and a different word line.
- 3. The cells of claim 2 wherein said cells are formed in a triple well.
- 4. The cells of claim 1 wherein said cells are formed in a P-well.
- 5. The cells of claim 1 wherein said carriers are electrons.
- 6. A method comprising:
- supplying substrate electrons from a source of one cell spaced from a second cell having an underlying channel; and
- supplying the substrate electrons to the channel of the second cell along a path from the source to the channel which is wider than the width of one of said cells.
- 7. The method of claim 6 including programming said cell by removing charge from a floating gate.
- 8. The method of claim 6 including injecting charge onto each cell using the source of the other cell.
- 9. The method of claim 6 including supplying electrons using substrate hot electron injection.
- 10. The method of claim 6 including forward biasing a P-well and creating vertical injection of substrate electrons.
