Claims
- 1. A radiation sensitive composition comprising an admixture of:
- (i) a polymeric material comprising a plurality of substituent sulphonate groups wherein the polymeric material is derived from a polymer having a plurality of pendant hydroxy groups attached to the polymer backbone, or a side chain thereof, and wherein the sulphonate groups are selected from groups of the general formula: ##STR6## where X is an aliphatic, aromatic, carbocyclic or heterocyclic group; Y is hydrogen, halogen, or an alkyl, aryl, alkoxy, aryloxy or aralkyl group, CO.sub.2 Z.sup.+, CO.sub.2 R or SO.sub.3 Z.sup.+ ; Z.sup.+ is a cationic counter-ion, R is hydrogen, alkyl, alkylene, aryl or aralkyl group and O is derived from a hydroxyl group of the polymer, less H and
- (ii) one member selected from the group consisting of diazo compounds, photopolymerizable compounds and positive working photo solubilisable compounds.
- 2. A composition according to claim 1 wherein the polymeric material comprises from 5% to 95% by weight of the radiation sensitive composition.
- 3. A composition according to claim 1 wherein the sulphonate groups are derived from sulphonato substituted acids of the formula ##STR7## where X, Y, Z.sup.+ and R have the meanings specified in claim 1.
- 4. A composition according to claim 1 wherein the sulphonate groups are derived from a reactive derivative of a carboxylic or sulphonic acid.
- 5. A composition according to claim 4 wherein the reactive derivative of the carboxylic or sulphonic acid is an anhydride or acid chloride.
- 6. A composition according to claim 1 wherein the molecular weight of the said polymeric material is in the range of 900 to 200,000.
- 7. A composition according to claim 1 wherein the acid value or acid value equivalence of the said polymeric material is in the range of 5 to 150.
- 8. A composition according to claim 1 wherein the said polymeric material comprises two or more different counter-ion species.
- 9. A composition according to claim 8 wherein at least one of the counter-ion species is radiation sensitive.
