Claims
- 1. A radiation sensitive resin composition comprising an alkali soluble resin and a 1,2-quinonediazide compound selected from the group consisting of 1,2-napthoquinonediazide-5-sulfonates of compounds represented by formulas (4-1), (4-2), (4-5) and (4-7): ##STR13##
- 2. A radiation sensitive resin composition comprising an alkali soluble resin and a 1,2-quinonediazide compound selected from the group consisting of 1,2-quinonediazide compounds represented by formulas (4-1-A), (4-2-A), (4-5-A) or (4-7-A): ##STR14## wherein D is a hydrogen atom or a 1,2-quinonediazide-sulfonyl moiety, provided that at least one of the D's in the moieties represented by -OD of each formula is an organic group containing a 1,2-quinonediazide-sulfonyl moiety.
- 3. The radiation sensitive resin composition of claim 2, wherein said 1,2-quinonediazide-sulfonyl moiety is selected from the group consisting of a 1,2-benzoquinonediazide-4-sulfonyl moiety, a 1,2-naphthoquinonediazide-4-sulfonyl moiety, a 1,2-naphthoquinonediazide-5-sulfonyl moiety and a 1,2-naphthoquinonediazide-6-sulfonyl moiety.
- 4. The radiation sensitive resin composition of claim 2, wherein the 1,2-quinonediazide compound is preparable by a reaction between a compound (1B) and a 1,2-quinonediazide-sulfonyl chloride, wherein the compound (1B) is selected from the group consisting of compounds represented by the following formulas (4-1), (4-2), (4-5) or (4-7): ##STR15##
- 5. The radiation sensitive resin composition of claim 2, wherein the alkali soluble resin is selected from the group consisting of novolak resins, polyvinyl phenols and derivatives thereof, styrene-maleic anhydride copolymers and derivatives thereof, polyvinyl hydroxy benzoates, and carboxyl group-containing methacrylic acid resins.
- 6. The radiation sensitive resin composition of claim 2, further comprising a low molecular weight phenol compound as a dissolution promoter of the alkali soluble resin.
- 7. The radiation sensitive resin composition of claim 6, wherein the low molecular weight phenol is selected from the group consisting of compounds represented by the following formulas (3-1) to (3-9): ##STR16## wherein (3-1) to (3-9), a, b and c are each a numeral of 0 to 3, excluding where all are 0, and x, y and z are each a numeral of 0 to 3, a+x.ltoreq.5, and in (3-1), (3-2) and (3-5) to (3-9) b+y.ltoreq.5, and in (3-3) and (3-4) b+y.ltoreq.4 and c+z.ltoreq.5.
- 8. The radiation sensitive resin composition of claim 2, wherein the composition further comprising a second 1,2-quinonediazide compound.
- 9. The radiation sensitive resin composition of claim 8, wherein the second 1,2-quinonediazide compound is at least one compound selected from the group consisting of 1,2-quinonediazide sulfonates of 2,3,4-trihydroxybenzophenone, 2,3,4,4'-tetrahydroxybenzophenone, 2,3,4,2',4'-pentahydroxybenzophenone, tris(4-hydroxyphenyl)methane, 1,3,5-tris(4-hydroxy-.alpha.,.alpha.-dimethylbenzyl)benzene, 1,1-bis(4-hydroxyphenyl)-1-(4-{1-(4-hydroxyphenyl)-1-methylethyl}phenyl)ethane, 2-(3,4-dihydroxyphenyl)-2-(4-hydroxyphenyl)propane, 1-phenyl-1,3,3-tris(2,5-dimethyl-4-hydroxyphenyl)propane, 4,6-bis {1-(4-hydroxyphenyl)-1-methylethyl)}-1,3-dihydroxybenzene and 2,4,4-trimethyl-2-(2,4-dihydroxyphenyl)-7-hydroxychroman.
- 10. The radiation sensitive resin composition of claim 2, wherein the total amount of the 1,2-quinonediazide sulfonyl residue of said 1,2-quinonediazide compound is adjusted to 5 to 50% weight, based on the total solid content of the composition.
- 11. The radiation sensitive resin composition of claim 2, wherein the 1,2-quinonediazide compounds is used in an amount of 5 to 50 parts by weight, based on 100 parts by weight of the alkali soluble resin.
- 12. The radiation sensitive resin composition of claim 6, wherein an amount of the low weight phenol compound used is 50 parts or less by weight based on 100 parts by weight of the alkali soluble resin.
