The inventive concepts relate to resist compositions and methods of forming a pattern by using the same.
In semiconductor manufacturing, a resist that changes its properties in response to light is used to form micropatterns. Among such resists, chemically amplified resists are widely used. A chemically amplified resist enables patterning by changing the solubility of a base resin in a developer, as an acid generated from a reaction between light and a photoacid generator reacts again with the base resin.
However, such a chemically amplified resist may have issues such as increased surface roughness or decreased pattern uniformity due to diffusion of the generated acid into unexposed regions. In addition, as the semiconductor process becomes increasingly miniaturized, control over acid diffusion becomes more difficult, and thus there is a need to develop a novel type of resist.
In recent years, attempts have been made to develop a material that changes its properties by exposure in order to overcome the limitations of such chemically amplified photoresists. However, a high exposure dose requirement remains an issue.
Some example embodiments provide a resist composition which changes its properties even at a low dose of exposure and provides a pattern with an improved resolution, and a method of forming a pattern using the resist composition.
Additional aspects will be set forth in part in the description which follows and, in part, will be apparent from the description, or may be learned by practice of the presented example embodiments of the inventive concepts.
According to some example embodiments of the inventive concepts, a resist composition includes an organometallic compound represented by Formula 1 below; and a polymer including a repeating unit containing a radical generating group, a repeating unit containing a radical accepting group, or any combination thereof:

The radical generating group may include a single bond between a carbon atom and X (C—X) or a single bond between a carbon atom and X+ (C—X+), wherein X is a heteroatom other than a carbon atom and a hydrogen atom.
X may be a halogen, an oxygen atom, a sulfur atom, a selenium atom, a nitrogen atom, or a phosphorus atom.
An unsubstituted or substituted C1-C30 aryl group or an unsubstituted or substituted C1-C30 heteroaryl group may be bound adjacent to the carbon atom.
The radical generating group may include a partial structure represented by Formula RG:
The radical accepting group may include a lone-pair electron donating group and/or an electron donating group.
The lone-pair electron donating group may include an oxygen atom, a sulfur atom, a nitrogen atom, or a phosphorus atom, as a partial structure.

According to some example embodiments of the inventive concepts, a resist composition includes an organometallic compound represented by Formula 1 below; and a monomer containing a radical generating group or a radical accepting group.

According to some example embodiments of the inventive concepts, a method of forming a pattern includes: forming a resist film based on coating the above-described resist composition; exposing at least a portion of the resist film to a high-energy ray to establish an exposed resist film; and developing the exposed resist film based on using a developer.
The exposing may be performed based on irradiation of deep ultraviolet light (DUV), extreme ultraviolet light (EUV), and/or an electron beam (EB).
A chemical bond between the organometallic compound and the polymer may be formed based on exposing the resist film.
Based on the exposing at least the portion of the resist film, the exposed resist film may include an exposed portion and an unexposed portion, and the developing the exposed resist film may include removing the unexposed portion.

The term “divalent hydrocarbon group” as used herein refers to a divalent residue, in which one of hydrogen atoms in the monovalent hydrocarbon groups is replaced with a binding site with a neighboring atom. The term “heterocycloalkyl group” as used herein as used herein refers to a group having one or more carbon atoms in the cycloalkyl groups replaced by heteroatoms, e.g., moieties containing oxygen, sulfur, or nitrogen. The term “aryloxy group” as used herein refers to a monovalent group having the formula of —OA108 wherein A108 is an aryl group.
The term “heteroaryl group” as used herein refers to a monovalent group having a heterocyclic aromatic system and includes, as specific examples, a pyridinyl group, a pyrimidinyl group, a pyrazinyl group, and the like. The term “heteroarylene group” as used herein refers to a divalent group having a heterocyclic aromatic system.

A resist composition according to some example embodiments may include an organometallic compound represented by Formula 1 below; and a polymer including a repeating unit containing a radical generating group, a repeating unit containing a radical accepting group, or any combination thereof:

The organometallic compound may have a molecular weight of about 3,000 g/mol or less, more specifically, a molecular weight of about 100 g/mol or more to about 1,000 g/mol or less. The organometallic compound may not be a polymer and distinguished from a polymer in which one repeating unit of the polymer contains a metal.
In Formula 1, the bond between Sn and R11 may be a Sn-carbon (C) single bond, and the bond between Sn and R13 may be a Sn—C single bond. In the organometallic compound, the bond between Sn and R12, and between Sn and R14 may be linked by an oxygen atom, and carbon atoms included in R11 and R13 may bind to Sn and Sn, respectively.

Accordingly, a resist pattern formed based on the resist composition (e.g., based on forming, exposing, and developing a resist film as described herein) may have reduced risk of defects while having improved miniaturization, and a device (e.g., semiconductor device, electronic device, etc.) manufactured based on the resist pattern may have improved reliability due to reduced defects in the resist pattern while also having improved miniaturization, compactness, or the like.
Without being limited to any particular theory, the organometallic compound may form radicals by heat and/or a high-energy ray. In particular, radicals may be generated from the Sn—C bonds in the organometallic compound, and the polymer may react with the radicals to form chemical bonds. Due to the chemical bonds, crosslinks may be formed at least between the organometallic compound and the polymer, and due to such chemical bonds, properties of the polymer, in particular, solubility in a developer, may change.
Since properties of the polymer can be changed by a high-energy ray, the resist composition may be usable for a non-chemically amplified resist composition.
Since the polymer, due to its relatively high resistance to oxygen and/or moisture, can change its properties only by a high-energy ray, the polymer may provide a resist composition with improved storage stability and the like. Accordingly, a resist pattern formed based on the resist composition (e.g., based on forming, exposing, and developing a resist film as described herein) may have reduced risk of defects while having improved miniaturization, and a device (e.g., semiconductor device, electronic device, etc.) manufactured based on the resist pattern may have improved reliability due to reduced defects in the resist pattern while also having improved miniaturization, compactness, or the like, based on using a resist composition having improved storage stability.
Since in the above polymer, it is the newly formed chemical bonds that induce a change in properties of the polymer, compared to a system that induces a change in properties by dissociation of a polymer backbone, a resist composition which can be patterned at a relatively lower dose of a high-energy ray may be provided. For example, energy expenditures associated with forming a resist pattern may be reduced due to using a low dose of high-energy rays, and thus a cost of manufacture of a resist pattern and/or a semiconductor device, electronic device, or the like based thereon may be reduced.
The polymer may be prepared by any suitable method. For example, the polymer may be prepared by dissolving unsaturated bond-containing monomer(s) in an organic solvent, followed by photo polymerization and/or thermal polymerization in the presence of a radical initiator.
The structure (composition) of the polymer may be identified by performing FT-IR analysis, NMR analysis, fluorescence X-ray (XRF) analysis, mass spectrometry, UV analysis, single crystal X-ray structure analysis, powder X-ray diffraction (PXRD) analysis, liquid chromatography (LC) analysis, size exclusion chromatography (SEC) analysis, thermal analysis, and the like. Specific methods of identification are as described in Examples.
The resist composition may change its solubility with respect to a developer by exposure to a high-energy ray. The resist composition may be a negative-type resist composition which forms a negative-type resist pattern by dissolution and removal of an unexposed portion of a resist film.
In addition, a resist composition according to some example embodiments may be for an alkaline development process that utilizes an alkaline developer for a development treatment during resist pattern formation, or may be for a solvent development process that utilizes a developer including an organic solvent (hereinafter referred to as an organic developer) in such a development treatment.
Since the resist composition is non-chemically amplified type, it may not substantially contain a photoacid generator.
Since properties of the polymer change by exposure, the resist composition may substantially not contain a compound of a molecular weight of about 1,000 or more, other than the polymer.
In the resist composition, the organometallic compound may be about 10 parts by weight to about 1,000 parts by weight, in particular, about 20 parts by weight to about 500 parts by weight with respect to 100 parts by weight of the polymer. When the above range is satisfied, sufficient chemical bonds may be formed between the organometallic compound and the polymer, thus providing a resist composition having improved sensitivity and/or resolution.
Since the polymer is described above, the following description will only concern organic solvents and optional components, which may be included as needed. In addition, the polymer used in the resist composition may be a single type of polymer, or a combination of two or more different types of polymers.
The resist composition may further include an organic solvent. The organic solvent included in the resist composition is not limited to any particular material and may be any organic solvent capable of dissolving or dispersing a polymer and optional components, etc. which may be included as necessary. The organic solvent may be a single type of organic solvent, or a combination of two or more different types of organic solvents. Alternatively, the organic solvent may be a mixed solvent containing water and an organic solvent.
Examples of the organic solvent may include alcohol-based solvents, ether-based solvents, ketone-based solvents, amide-based solvents, ester-based solvents, sulfoxide-based solvents, hydrocarbon-based solvents, and the like.

The surfactant may be included in an amount of about 0 part by weight to about 20 parts by weight with respect to 100 parts by weight of the polymer. The surfactant may be a single type of surfactant, or a mixture of two or more different types of surfactants.
The method by which the resist composition is prepared is not limited to any particular method. For example, the resist composition may be prepared by mixing a polymer and optional components added as needed in an organic solvent. The temperature or duration for the mixing is not particularly limited. Filtration may be performed after the mixing, if necessary.

Specifically, the resist film 110 may have a thickness of about 10 nm to about 300 nm. More specifically, the resist film 110 may have a thickness of about 15 nm to about 200 nm.
The temperature of PAB may have a lower limit of 60° C. or more, specifically, 80° C. or more. In addition, The temperature of PAB may have an upper limit of 200° C. or less, specifically, 180° C. or less. The duration of PAB may have a lower limit of 5 seconds or more, in particular, 10 seconds or more. The duration of PAB may have an upper limit of 600 seconds or less, in particular, 300 seconds or less.
Prior to applying the resist composition onto the substrate 100, a film to be etched (not illustrated) may be further formed on the substrate 100. The film to be etched may refer to a layer to which an image is transferred from a resist pattern, and which as a result transforms to a pattern. In some example embodiments, the film to be etched may be formed so as to include an insulating material, such as a silicon oxide, a silicon nitride, and a silicon oxynitride. In some example embodiments, the film to be etched may be formed so as to include a conductive material, such as a metal, a metal nitride, a metal silicide, and a metal silicide nitride film. In some example embodiments, the film to be etched may be formed so as to include a semiconductor material such as a polysilicon.
In some example embodiments, there may be an anti-reflection film further formed on the substrate 100 to maximally achieve the efficiency of the resist. The anti-reflection film may be an organic- or inorganic-based anti-reflection film.
In some example embodiments, there may be a protection film further provided on the resist film 110 to reduce the influence of alkaline impurities, etc. introduced during a process. In addition, in cases of immersion lithography, for example, an immersion protection film may be provided on the resist film 110 to avoid a direct contact between the immersion media and the resist film 110.

Without being limited to any particular theory, as radicals are generated in the exposed portion 111 by exposure, and chemical bonds are formed between the radicals, properties of the resist composition may transform.
The exposure in some cases may be carried out by (e.g., based on) irradiating a high-energy ray through a mask 120 having a pattern while using liquid, such as water, as media. Examples of the high-energy ray may include electromagnetic waves such as ultraviolet rays, deep ultraviolet rays, extreme ultraviolet rays (EUV, wavelength 13.5 nm), X-rays, and γ-rays; and charged particle beams, such as an electron beam (EB), α-ray, and the like. Irradiation of the aforementioned high-energy rays may be referred to as “exposure”.
The light source during exposure may utilize various light sources such as: laser radiation in the ultraviolet region, such as KrF excimer laser (wavelength 248 nm), ArF excimer laser (wavelength 193 nm), and F2 excimer laser (wavelength 157 nm); harmonic laser radiation in the far-infrared region or vacuum ultraviolet region, through wavelength conversion from laser light from solid-state laser light sources (YAG or semiconductor laser, etc.); and an electron beam or extreme ultraviolet (EUV) radiation, and the like. Although the exposure is commonly carried out through a mask corresponding to a desired pattern, if the light source during exposure is an electron beam, the exposure may be carried out by direct writing without using a mask.
The appropriate dose of a high-energy ray, for example, if the high-energy ray used is EUV, may be 2,000 mJ/cm2 or less, more specifically, 500 mJ/cm2 or less. In addition, if the high-energy ray used is an EB, the appropriate dose may be 5,000 μC/cm2 or less, more specifically, 1,000 μC/cm2 or less.
In addition, following the exposure, post-exposure bake (PEB) may be carried out. The temperature of the PEB may have a lower limit of 50° C. or more, in particular, 80° C. or more. The temperature of the PEB may have an upper limit of 250° C. or less, in particular, 200° C. or less. The duration of the PEB may have a lower limit of 5 seconds or more, in particular, 10 seconds or more. The duration of the PEB may have an upper limit of 600 seconds or less, in particular, 300 seconds or less.

Examples of the developer (also referred to herein interchangeably as a developing solution) may include an alkaline developer, a developer containing an organic solvent (hereinafter referred to as “organic developer”) and the like. Examples of a development method may include a dipping process, a puddle process, a spray process, a dynamic dispense process, and the like. The development temperature may be, for example, from about 5° C. or more to about 60° C. or less. The developing time may be, for example, from about 5 seconds or more to about 300 seconds or less.
Examples of the alkaline developer may include an alkaline aqueous solution that has dissolved therein at least one alkaline compound selected from among sodium hydroxide, potassium hydroxide, sodium carbonate, sodium silicate, sodium metasilicate, ammonia water, ethylamine, n-propylamine, diethylamine, di-n-propyl amine, triethylamine, methyldiethylamine, ethyldimethylamine, triethanolamine, tetramethyl ammonium hydroxide (TMAH), pyrrole, piperidine, choline, 1,8-diazabicyclo[5.4.0]-7-undecene (DBU), 1,5-diazabicyclo[4.3.0]-5-nonene (DBN), and the like. The alkaline developer may further include a surfactant.
The content of the alkaline compound in the alkaline developer may have a lower limit of 0.1 wt % or more, specifically 0.5 wt % or more, more specifically, 1 wt % or more. Further, the content of the alkali compound in the alkaline developer may have an upper limit of 20 wt % or less, specifically 10 wt % or less, more specifically, 5 wt % or less.
For the organic solvent included in the organic developer, the same organic solvent presented as an example in <Organic Solvent> under [Resist Composition] section above may be used. In particular, examples of the organic developer may include nBA (n-butyl acetate), PGME (propylene glycol methyl ether), PGMEA (propylene glycol methyl ether acetate), GBL (γ-butyrolactone), IPA (isopropanol), or the like.
The content of the organic solvent in the organic developer may have a lower limit of 80 wt % or more, specifically, 90 wt % or more, more specifically, 95 wt % or more, in particular, 99 wt % or more.
The organic developer may include a surfactant. In addition, the organic developer may contain a trace amount of moisture. In addition, during development, the organic developer may be replaced with another type of solvent to thereby stop the development.
The resist pattern after development may be further washed. As a washing solution, distilled water, a rinsing solution, etc. may be used. The rinsing solution is not particularly limited and may be any solution as long as it does not dissolve resist patterns. In particular, the rinsing solution may utilize a solution containing a common organic solvent. Examples of the rinsing solution may include an alcohol-based solvent and an ester-based solvent. After washing, the rinsing solution remaining on the substrate and patterns may be removed. In particular, if distilled water was used, water residues on the substrate and pattern may be removed.
In addition, the developer utilize a single type of developer or a combination of two or more types of developers.
By etching after forming the resist pattern as described above, a patterned wiring substrate may be obtained. The etching may be performed by a known method, such as a dry etching process using a plasma gas, and a wet etching process using an alkaline solution, a copper(II) chloride solution, an iron(II) chloride solution, and the like.
After forming the resist pattern, plating may be performed. The plating may be carried out by a method including, but not limited to, copper plating, solder plating, nickel plating, gold plating, and the like.
Resist pattern residues after etching may be stripped by an organic solvent. Examples of the organic solvent may include, without being limited to, propylene glycol monomethyl ether acetate (PGMEA), propylene glycol monomethyl ether (PGME), ethyl lactate (EL), and the like. The stripping may be carried out by a method including, but not limited to, a dipping method, a spray technique, and the like. In addition, a wiring board on which the resist pattern is formed may be a multilayer wiring board, and may have a small-diameter via hole.
In some example embodiments, the wiring board (also referred to herein as a wiring substrate, for example a printed circuit board) may be formed through a lift-off method in which after forming a resist pattern, a metal is deposited under vacuum, followed by dissolving the resist pattern with a solution.
In some example embodiments, a method may include incorporating the resist pattern and/or a structure based thereon (e.g., a wiring board) into a manufactured electronic device. The electronic device may include, for example, one or more instances of processing circuitry such as hardware including logic circuits; a hardware/software combination such as a processor executing software; or any combination thereof. For example, the processing circuitry more specifically may include, but is not limited to, a central processing unit (CPU), an arithmetic logic unit (ALU), a graphics processing unit (GPU), an application processor (AP), a digital signal processor (DSP), a microcomputer, a field programmable gate array (FPGA), and programmable logic unit, a microprocessor, application-specific integrated circuit (ASIC), a neural network processing unit (NPU), an Electronic Control Unit (ECU), an Image Signal Processor (ISP), and the like. In some example embodiments, the processing circuitry may include a non-transitory computer readable storage device (e.g., a memory), for example a DRAM device, storing a program of instructions, and a processor (e.g., CPU) configured to execute the program of instructions to implement the functionality of the manufactured electronic device and/or any portions thereof.
The electronic device may include one or more devices, structures, or the like (e.g., one or more semiconductor devices in one or more processors, memories, processing circuitry, etc.) which may include the resist pattern and/or a structure based thereon (e.g., a wiring board). As a result, the electronic device may have improved performance, compactness, or the like based on including one or more devices, structures, or the like that are based on (e.g., include, incorporate, or the like) the resist pattern and/or a structure based thereon (e.g., a wiring board), which is formed using a resist composition with improved sensitivity, resolution, storage stability, and the like as described herein, such that one or more patterns of the resist pattern and/or a structure based thereon (e.g., a pattern wiring substrate) may have improved resolution, compactness (e.g., miniaturization), or the like. Accordingly, the electronic device and/or one or more devices thereof that are based on the resist pattern may have improved miniaturization due to including fine patterns while also having improved reliability due to reduced risk of having process defects due to improved uniformity of patterns thereof, reduced surface roughness thereof, reduction or prevention of acid diffusion, and/or with reduced or minimized exposure to high doses of light to complete manufacture thereof. As a further result, the yield of manufacture of defect-free electronic devices may thus be improved, and/or costs of manufacture thereof may be reduced, based on the method according to some example embodiments.
The present inventive concepts will be described in greater detail with reference to Examples and Comparative Examples below, but the technical scope of the present inventive concepts are not limited to the following Examples.
In a 100 mL reactor, initiator V601 (Wako chemical Co., 0.426 g, 1.84 mmol), 2-acetoxy styrene, and 0.2 grams of an azo initiator (V601) (0.9 mmol) were dissolved in 3 mL of 1,4-dioxane. Nitrogen was bubbled through the resulting solution for about 20 minutes, while stirring the same at room temperature. Upon completion of the bubbling, the reactor was sealed back, and a polymerization reaction was conducted at 80° C. for 4 hours. Upon completion of the reaction, the resulting polymerization product was precipitated in 200 ml of hexane. Using a glass filter, the resulting precipitates were obtained and dried in a vacuum drying oven at 40° C. overnight. Polymer SP33 (yield: 55%) having a weight average molecular weight of 6,320 g/mol and PDI of 1.55 was obtained.
Tin powder (8.2 g, 69 mmol) and 120 mL of dry toluene were placed in a 250-mL reaction flask, and heated to 90° C. Next, 0.82 grams of distilled water was added as a catalyst, and 4-fluorobenzyl chloride (10 g, 69 mmol) was dropwise added over 10 minutes. After raising the reaction temperature to 130° C., the resulting mixture was heated under reflux for 4 hours. Upon completion of the reaction, unreacted powder was removed by a filter, and white crystals were obtained through cooling. By washing the obtained white crystals with cold toluene and drying at 40° C. overnight, 10.92 grams of Compound FB were obtained (yield: 60%). Compound FB thus obtained was analyzed by 1H-NMR and 119Sn-NMR and the results thereof are shown in
Di(4-fluorobenzyl) tin dichloride (0.5 g, 1.23 mmol) and 7 grams of acetone were placed in a 50-mL reaction flask in an ice bath. Then, sodium acetate (0.2 g, 2.45 mmol) was added thereto. After stirring overnight, the resulting mixture was filtered, and the solids thus obtained were dried to produce 0.45 grams of Compound T1 (yield: 65%). Compound T1 thus obtained was analyzed by 1H-NMR and 119Sn-NMR and the results thereof are shown in
The polymer synthesized in Synthesis Example 1 and Compound T1 synthesized in Synthesis Example 2 were dissolved at a concentration of 2 wt % in a casting solvent disclosed in Table 1 below. Here, the weight ratio of the polymer and the organometallic compound was as disclosed in Table 1 below. On a silicon wafer coated with 3 nm-thick of HMDS as a lower film, a casting solution was spin-coated at 1,500 rpm. By drying the wafer at 120° C. for 1 minute, a film having an initial thickness disclosed in Table 1 below was prepared. Next, the film was exposed to a DUV having a wavelength of 254 nm at a dose of 0 to 60 mJ/cm2, followed by drying for 1 minute at a temperature of 150° C. to 200° C. The dried film was immersed, at 25° C. for 60 seconds, in a PGMEA solution containing 2 wt % of acetic acid dissolved therein as a developer. Then, the thickness of the film remaining thereafter was measured, and the results thereof are shown in Table 2 and
In Table 2, Eth represents exposure dose at the point in time when the thin film starts to be cured, and E1 represents exposure dose at a saturation point at which the thickness of the thin film no longer increases. Film remaining ratio is a percentage value obtained by dividing the thickness of the thin film at the saturation point by the initial thickness, and γ represents contrast curve and is a value calculated by Equation 1 below.
Referring to Table 2, it can be seen that Example 1 has a greater γ value than that of Comparative Example 1, and this suggests that the resist composition of Example 1 has an improved sensitivity compared to the resist composition of Comparative Example 1.
Some example embodiments disclosed herein may provide a resist composition having improved sensitivity and providing a pattern with an improved resolution.
