Claims
- 1. A self-sustained pulsation type semiconductor laser device, comprising an active layer and a cladding structure sandwiching the active layer,
- wherein the cladding structure includes a saturable absorbing layer,
- a spacer layer having a bandgap larger than that of the active layer is provided between the active layer and the saturable absorbing layer, and
- an optical guide layer having a bandgap smaller than that of the spacer layer is provided so that at least the spacer layer is disposed between the optical guide layer and the active layer.
- 2. A self-sustained pulsation type semiconductor laser device according to claim 1, wherein the optical guide layer is provided adjacent to the saturable absorbing layer.
- 3. A self-sustained pulsation type semiconductor laser device according to claim 1, wherein the bandgap of the optical guide layer is larger than that of the saturable absorbing layer.
- 4. A self-sustained pulsation type semiconductor laser device according to claim 1, wherein the optical guide layer has a refractive index larger than that of the spacer layer.
- 5. A self-sustained pulsation type semiconductor laser device according to claim 1, wherein a light confinement factor of the saturable absorbing layer is set to be about 1.5% or more.
- 6. An optical disk apparatus comprising;
- a semiconductor laser device;
- a converging optical system for converging laser light emitted from the semiconductor laser device onto a recording medium; and
- a light detector for detecting laser light reflected from the recording medium,
- wherein the semiconductor laser device is a self-sustained pulsation type semiconductor laser device which comprises an active layer and a cladding structure sandwiching the active layer, wherein the cladding structure includes a saturable absorbing layer; a spacer layer having a bandgap larger than that of the active layer is provided between the active layer and the saturable absorbing layer; and an optical guide layer having a bandgap smaller than that of the spacer layer is provided so that at least the spacer layer is disposed between the optical guide layer and the active layer.
