Claims
- 1. A coating apparatus for forming a film on a substrate by applying a processing solution containing a solvent, on the substrate, said coating apparatus comprising:a spin chuck configured to rotatably hold the substrate; a nozzle positioned in proximity to the substrate on the spin chuck, and configured to discharge the processing solution on the substrate; a supply source configured to supply the processing solution to the nozzle; a supply pipe line provided from the supply source to the nozzle; a valve provided on the supply pipe line, configured to control the supply of the processing solution from the supply source to the nozzle; and viscosity adjusting means, provided on the supply pipe line between the supply source and the valve, for increasing/decreasing an amount of the solvent contained in the processing solution, thereby adjusting a viscosity of the processing solution sent to the nozzle via the valve.
- 2. An apparatus according to claim 1, wherein said viscosity adjusting means is a high-viscosity adjusting unit for reducing a solvent in the processing solution.
- 3. An apparatus according to claim 1, wherein said viscosity adjusting means is a low-viscosity adjusting unit for adding a solvent of the processing solution to the processing solution.
- 4. An apparatus according to claim 1, wherein said viscosity adjusting means comprises a high-viscosity adjusting unit for reducing a solvent in the processing solution and a low-viscosity adjusting unit for adding the solvent of the processing solution to the processing solution, and said high-viscosity adjusting unit and said low-viscosity adjusting unit can be selectively operated.
- 5. An apparatus according to claim 2, wherein said high-viscosity adjusting unit comprises a closed vessel, an inlet connected to said processing solution supply source to supply the processing solution into said closed vessel, an outlet for discharging the processing solution from said closed vessel toward said processing solution supply means, a tubular member extending in said closed vessel from said inlet to said outlet and having a function of separating the solvent from the processing solution flowing in said tubular member, and negative pressure means for setting a negative pressure in said closed vessel to separate the solvent flowing in said tubular member from said tubular member.
- 6. An apparatus according to claim 2, wherein said high-viscosity adjusting unit comprises a closed vessel, an inlet connected to said processing solution into said closed vessel, an outlet for discharging the processing solution from said closed vessel toward said processing solution supply means, a water-tight, flexible membrane forming a bottom surface of said closed vessel, and ultrasonic generating means, arranged adjacent to said membrane, for vibrating the processing solution in said closed vessel, thereby evaporating the solvent in the processing solution.
- 7. An apparatus according to claim 2, wherein said high-viscosity adjusting unit comprises a vessel having an inlet connected to said processing solution supply source and an outlet for discharging the processing solution toward said processing solution supply means, and heating means, arranged adjacent to a bottom surface of said vessel, for heating the processing solution in said vessel, thereby evaporating the solvent in the processing solution.
