Claims
- 1. An electro-optical apparatus comprising:a support substrate; a pixel electrode disposed above said support substrate; a transistor element disposed above said support substrate, electrically connected to said pixel electrode and comprising a semiconductor layer including a channel region; a wiring disposed above said support substrate and connected to said transistor element; a light shield film disposed above said support substrate for covering at least the channel region, said light shield film being located on a side of said support substrate; and an insulation portion disposed at an interlayer space between said light shield film and said semiconductor layer, and including a silicon nitride film or silicon nitride oxide film, wherein another insulation portion including the silicon nitride film or silicon nitride oxide film is disposed at an interlayer space between said support substrate and said light shield film.
- 2. An electro-optical apparatus according to claim 1, wherein said insulation portion has a multiple-layered structure.
- 3. An electro-optical apparatus according to claim 2, wherein said multiple-layered structure includes: the silicon nitride film or silicon nitride oxide film; and a silicon oxide film formed on an upper surface or bottom surface of the silicon nitride film or silicon nitride oxide film.
- 4. An electro-optical apparatus according to claim 1, wherein said semiconductor layer has an SOI structure comprising a single crystal silicon film.
- 5. An electro-optical apparatus according to claim 1, wherein a total layer thickness of the silicon nitride film or silicon nitride oxide film of said insulation portion is not greater than 100 nm.
- 6. An electro-optical apparatus according to claim 1, further comprising:an opposite substrate opposed to said support substrate; and an electro-optical material layer interposed between said support substrate and said opposite substrate.
- 7. An electro-optical apparatus comprising:a support substrate; a pixel electrode disposed above said support substrate; a transistor element disposed above said support substrate, electrically connected to said pixel electrode and comprising a semiconductor layer including a channel region; a wiring disposed above said support substrate and connected to said transistor element; a light shield film disposed above said support substrate for covering at least the channel region, said light shield film being located on a side of said support substrate; and an insulation portion disposed at an interlayer space between said light shield film and said semiconductor layer, and including a silicon nitride film or silicon nitride oxide film, wherein an edge of said insulation portion includes an area within 2 μm from an edge of said light shield film.
- 8. An electro-optical apparatus comprising:a support substrate; a pixel electrode disposed above said support substrate; a transistor element disposed above said support substrate, electrically connected to said pixel electrode and comprising a semiconductor layer including a channel region; a wiring disposed above said support substrate and connected to said transistor element; a light shield film disposed above said support substrate for covering at least the channel region, said light shield film being located on a side of said support substrate; and an insulation portion disposed at an interlayer space between said light shield film and said semiconductor layer, and including a silicon nitride film or silicon nitride oxide film, wherein an edge of said insulation portion is self-aligned with an edge of said light shield film.
- 9. An electronic equipment comprising an electro-optical apparatus,said electro-optical apparatus comprising: a support substrate; a pixel electrode disposed above said support substrate; a transistor element disposed above said support substrate, electrically connected to said pixel electrode and comprising a semiconductor layer including a channel region; a wiring disposed above said support substrate and connected to said transistor element; a light shield film disposed above said support substrate for covering at least the channel region, said light shield film being located on a side of said support substrate; and an insulation portion disposed at an interlayer space between said light shield film and said semiconductor layer, and including a silicon nitride film or silicon nitride oxide film, wherein another insulation portion including the silicon nitride film or silicon nitride oxide film is disposed at an interlayer space between said support substrate and said light shield film.
- 10. An electro-optical apparatus comprising:a support substrate; a pixel electrode disposed above said support substrate; a transistor element disposed above said support substrate, electrically connected to said pixel electrode and comprising a semiconductor layer including a channel region; a wiring disposed above said support substrate and connected to said transistor element; a light shield film disposed above said support substrate for covering at least the channel region, said light shield film being located on a side of said support substrate; and an insulation portion disposed at an interlayer space between said light shield film and said semiconductor layer, and including a silicon nitride film or silicon nitride oxide film, wherein said semiconductor layer has an SOI structure comprising a single crystal silicon film, and said SOI structure is obtained by laminating the support substrate and a single crystal silicon substrate thicker than said single crystal silicon film, via a silicon oxide film that is formed on at least one of (i) a surface of the support substrate and (ii) a surface of the single crystal silicon substrate.
