Claims
- 1. A synchronous semiconductor memory device including a memory array of memory cells and taking in external signals including control signals, address signals and input data in synchronization with a clock signal of a series of pulses, capable of successive writing operation for taking in a predetermined number of bits of input data successively, comprising:
- mask register means for storing a position information of a bit of which writing is inhibited out of the input data applied successively, in response to an applied write inhibiting signal in said successive writing operation;
- write register means for successively storing write data generated from successively applied input data in said successive writing operation; and
- write means for writing the write data of said write register means to selected memory cells in said memory array in accordance with the bit position information stored in said mask register means.
- 2. A synchronous semiconductor memory device including a memory array of memory cells and taking in external signals including control signals including a write permitting signal, address signals and input data in synchronization with a clock signal of a series of pulses, capable of taking in a predetermined number of bits of input data successively, comprising:
- write data register means responsive to activation of said write permitting signal for successively storing write data generated from applied input data;
- determining means for determining whether or not said predetermined number of data have been written in said write data register means; and
- data writing means responsive to generation of a write completion designating signal indicating that said predetermined number has been written from said determining means, or to both non-generation of said completion designating signal and transition of said write permitting signal to inactive state, for writing data stored in said write data register means to selected memory cells in said memory array.
- 3. A synchronous semiconductor memory device taking in external signals including control signals including a write permitting signal, and address signals and input data in synchronization with a clock signal of a series of pulses, capable of successively writing a prescribed number of bits of input data, comprising:
- a memory cell array including memory cells arranged in rows and columns, word lines each connecting one row of memory cells and bit line pairs each connecting a column of memory cells;
- array activating means responsive to a memory cycle start designating signal taken in in synchronization with said clock signal for activating said memory cell array for memory cell selection; and
- timing delay means responsive to said write permitting signal for delaying timing of activation of the array by said array activating means in a data writing operation to be later than the timing of activation in a data reading operation.
- 4. The synchronous semiconductor memory device according to claim 3, further comprising:
- write data register means for successively storing write data generated from said input data;
- storing means responsive to an active state of said write permitting signal for successively storing the write data to said write data register means before activation of said memory cell array; and
- write means for transferring data stored in said write data register means to selected memory cells of said memory cell array when said prescribed number of bits of data are stored in said write data register means or when said write data register means is filled with storage data.
- 5. A synchronous semiconductor memory device for taking in external signals including control signals including a row address strobe signal and address signals and input data in synchronization with a clock signal of a series of pulses, comprising:
- a memory cell array including a plurality of memory cells;
- means for taking in said row address strobe signal in synchronization with said clock signal for generating a first internal row address strobe signal;
- means responsive to said clock signal and said row address strobe signal for generating a second internal row address strobe signal, said second internal row address strobe signal being generated at an earlier timing than said first internal row address strobe signal;
- means responsive to said second internal row address strobe signal for taking in said address signal and generating an internal row address signal; and
- activation means responsive to said first internal row address strobe signal for activating said memory cell array for memory cell selection.
- 6. A synchronous semiconductor memory device taking in external signals including control signals and address signals and input data in synchronization with a clock signal of a series of pulses, comprising:
- first control means taking in a clock buffer activating signal included in said control signals in synchronization with said clock signal for generating a first control signal;
- second control means for taking in said clock buffer activating signal in asynchronization with said clock signal;
- third control means responsive to a special operation mode designating signal included in said external signals for inactivating said first control means and activating said second control means; and
- clock buffer means activated in response to said first and second control signals in parallel from said first and second control means for taking in said clock signal for generating a first and a second internal clock signal.
- 7. A synchronous semiconductor memory device for taking in external signals including control signals, address signals and input data in synchronization with a clock signal of a series of pulses, comprising:
- first clock buffer means for taking in said clock signal and generating a first clock signal;
- first clock buffer activating means for taking in a first clock buffer activating signal included in said external signals in synchronization with said first clock signal and generating a second clock buffer activating signal;
- second clock buffer means activated in response to said second clock buffer activating signal for generating a second clock signal synchronous with said clock signal;
- second clock buffer activating means for taking in said first clock buffer activating signal in asynchronization with said clock signal of a series of pulses and for generating a third clock buffer activating signal to activate said first clock buffer; and
- control means for inactivating said first clock buffer activating means and activating said second clock buffer activating means, when a predetermined signal included in said external signals indicates a special operation mode.
- 8. The synchronous semiconductor memory device according to claim 7, further comprising:
- input/output circuit means responsive to said second clock signal for inputting and outputting external data.
- 9. The synchronous semiconductor memory device according to claim 7, wherein
- said first clock buffer activating means includes
- delay means for delaying said first clock buffer activating signal for 1 cycle period of said clock signal, and
- means responsive to an output from said delay means for passing said first clock signal to generate said second clock signal.
- 10. The synchronous semiconductor memory device according to claim 7, wherein said predetermined signal comprises said first clock buffer activating signal, and said special operation mode is determined responsive to said first clock buffer activating signal being set a predetermined number of times at a predetermined logic level when said clock signal transitions.
- 11. The semiconductor memory device according to claim 7, wherein said second clock buffer means receives said first clock signal to generate said second clock signal when activated.
- 12. The synchronous semiconductor memory device according to claim 7, wherein said second clock buffer means receives said clock signal of a series of pulses to generate said second clock signal.
- 13. A synchronous semiconductor memory device operable in synchronization with a clock signal of a series of pulses to receive control signals input therein, an address signal and input data, comprising:
- first clock buffer means for receiving said clock signal to generate a first internal clock signal;
- control means responsive to said first internal clock signal for accepting a clock buffer activating signal, and
- second clock buffer means responsive to said clock buffer activating signal input in said control means for generating a second internal clock signal synchronous with said clock signal.
- 14. A synchronous semiconductor memory device taking in control signals and external signals including address signals and input data in synchronization with a clock signal in a form of a series of pulses, comprising:
- a memory cell array including a plurality of memory cells, said memory cell array including a plurality of banks activated for memory cell selection independent from each other;
- data input/output number setting means for setting the number of data which can be input or output at one time; and
- bank number setting means responsive to information of the data input/output number set by said data input/output number setting means for setting an upper limit of the number of said plurality of banks.
- 15. A synchronous semiconductor memory device taking in control signals and external signals including address signals and input data in synchronization with a clock signal in a form of a series of pulses, comprising:
- a memory cell array including a plurality of memory cells, said memory cell array including a plurality of banks activated for memory cell selection independent from each other;
- wrap length setting means for setting a wrap length indicating the number of bits which can be successively read and written by one-time designation of an address; and
- bank number setting means for setting an upper limit of the number of said banks in accordance with information of the wrap length set by said wrap length setting means.
- 16. A synchronous semiconductor memory device taking in external signals including control signals, and address signals and input data in synchronization with a clock signal of a series of pulses, comprising:
- determining means for determining whether or not a predetermined combination of control signals of said control signals indicates taking of an address signal;
- address buffer means activated when the result of determination of said determining means indicates designation of address taking for generating an internal address signal from an applied address signal; and
- delay means provided between a node receiving the applied address signal and said address buffer means for delaying the applied address signal by a predetermined time.
