Claims
- 1. A multilayered photoresist body which comprises:
- (A) a substrate;
- (B) an undercoating layer formed on one of the surfaces of the substrate by coating with an undercoating composition comprising the following components:
- (i) a triazine compound having, in a molecule, at least two functional groups capable of forming crosslinking selected from the group consisting of hydroxy group and alkoxy groups; and
- (ii) an ultraviolet-absorbing compound represented by the formula ##STR4## in which X is a divalent group selected from the group consisting of --CO--, --SO-- and --SO.sub.2 --, R.sup.1 and R.sup.2 are, each independently from the other, a hydrogen atom, halogen atom, alkyl group having 1 to 4 carbon atoms or alkoxy group having 1 to 8 carbon atoms, the subscripts k, m and q are each an integer of 1, 2 or 3 and the subscript p is 0, 1, 2 or 3 with the proviso that k+m and p+q each do not exceed 5; and
- (C) a layer of a photoresist composition formed on the undercoating layer.
- 2. The multilayered photoresist body according to claim 1 wherein the undercoating composition further comprises:
- (iii) an alkali-insoluble resin which is a polymer of a (meth)acrylic acid ester or a combination of (meth)acrylic acid esters.
- 3. The multilayered photoresist body according to claim 1 wherein the triazine compound of component (i) is a melamine compound or a guanamine compound represented by the formula ##STR5## in which R.sup.3 and R.sup.4 are each, independently from the others, a hydrogen atom, methylol group or alkoxymethyl group and R is a hydrogen atom, alkyl group, aralkyl group, aryl group or --NR.sup.3 R.sup.4, at least two of the groups denoted by R.sup.3 and R.sup.4 in a molecule being methylol groups or alkoxymethyl groups.
- 4. The multilayered photoresist body according to claim 1 in which component (ii) is selected from the consisting of 2,2',4,4'-tetrahydroxy benzophenone, bis(4-hydroxyphenyl) sulfone and bis(2,4-dihydroxyphenyl) sulfoxide.
- 5. The multilayered photoresist body according to claim 2 wherein component (iii) is a copolymer of glycidyl methacrylate and methyl methacrylate in a copolymerization ratio in the range from 2:8 to 8:2 by weight.
- 6. The multilayered photoresist body according to claim 5 wherein component (iii) has a weight average molecular weight in the range of from 10,000 to 200,000.
- 7. The multilayered photoresist body according to claim 1 in which the amount of the component (ii) is in the range from 10 to 300 parts by weight per 100 parts by weight of the component (i).
- 8. The multilayered photoresist body according to claim 2 wherein the amount of component (iii) in the undercoating composition is in the range of from 1 to 400 parts by weight per 100 parts by weight of the total amount of the components (i) and (ii).
- 9. The multilayered photoresist body according to claim 1 wherein the undercoating layer, when dried, has a thickness of 0.05 to 0.3 .mu.m.
