Claims
- 1. An apparatus for forming a deposited film on a substrate by bringing a gaseous starting material for formation of the deposited film into contact with a gaseous oxidizing agent having the property of oxidation action on said gaseous starting material and thereby to effect the formation of said deposited film comprising:
- a plural number of chambers in which to form the deposited film, said chambers positioned adjacent to one another, each of said chambers including:
- (1) a gas releasing means including a plurality of first orifices for introducing said gaseous starting material to said chamber and a plurality of second orifices for introducing said gaseous oxidizing agent to said chamber, said plurality of first orifices and said plurality of second orifices being positioned alternately to each other in said chamber so as to create a sufficient reaction mixture between said gaseous starting material and said gaseous oxidizing agent so as to generate a plurality of precursors including at least one precursor in an excited state, wherein said at least one precursor functions as the feeding source for the constituent element of said film;
- said gaseous starting material being at least one selected from the group consisting of straight chain silane compound having the formula Si.sub.n H.sub.2n+2 where n=1 to 8, SiH.sub.3 SiH(SiH.sub.3)SiH.sub.2 SiH.sub.3, and cyclic silane compounds having the formula Si.sub.m H.sub.2m where m=3, 4, 5, 6;
- said gaseous oxidizing agent being at least one selected from the group consisting of oxygen, ozone, air N.sub.2 O.sub.4, N.sub.2 O.sub.3, NO.sub.2, NO, H.sub.2 O.sub.2, F.sub.2, Cl.sub.2, Br.sub.2, I.sub.2 and ClF; and
- (2) a means for positioning said substrate in said film forming space.
- 2. An apparatus according to claim 1, wherein said gas releasing means and said means for positioning said substrate are each arranged in a plural number in one chamber for formation of a deposited film.
- 3. An apparatus according to claim 1 wherein said chambers positioned adjacent to another are in communication through gate valve means positioned therebetween.
- 4. An apparatus according to claim 1, wherein said substrate is at a distance from several millimeters to 20 centimeters from each of said gas releasing orifices.
- 5. An apparatus for forming a deposited film on a substrate by bringing a gaseous starting material for formation of the deposited film into contact with a gaseous oxidizing agent having the property of oxidation action on said gaseous starting material and thereby to effect the formation of said deposited film comprising:
- a plural number of chambers in which to form the deposited film, said chambers positioned adjacent to one another each of said chambers including:
- (1) a gas releasing means including a plurality of first orifices for introducing said gaseous starting material to said chamber and a plurality of second orifices for introducing said gaseous oxidizing agent to said chamber, said plurality of first orifices and said plurality of second orifices being positioned alternately to each other in said chamber so as to create a sufficient reaction mixture between said gaseous starting material and said gaseous oxidizing agent so as to generate a plurality of precursors including at least one precursor in an excited state, wherein said least one precursor functions as the feeding source for the constituent element of said film;
- said gaseous starting material being at least one selected from the group consisting of straight chain silane compounds having the formula Si.sub.n H.sub.2n+2 where n=1 to 8, SiH.sub.3 SiH(SiH.sub.3)SiH.sub.2 SiH.sub.3, and cyclic silane compounds having the formula Si.sub.m H.sub.2m where m=3, 4, 5, 6;
- said gaseous oxidizing agent being at least one selected from the group consisting of oxygen, ozone, air N.sub.2 O.sub.4, N.sub.2 O.sub.3, NO.sub.2, NO, H.sub.2 O.sub.2, F.sub.2, Cl.sub.2, Br.sub.2, I.sub.2, and ClF; and
- (2) a gas evacuating means having a gas evacuating hole for reducing the pressure therein; and
- (3) a means for positioning said substrate in said film forming space.
- 6. An apparatus according to claim 5, wherein said gas releasing means and means for positioning said substrate are each arranged in a plural number in one chamber for formation of a deposited film.
- 7. An apparatus according to claim 5, wherein said chambers adjacent to one another are in communication through gate valve means positioned therebetween.
- 8. An apparatus according to claim 5, wherein said substrate is at a distance from several millimeters to 20 centimeters from each of said gas releasing orifices.
- 9. An apparatus for forming a deposited film on a substrate by bringing a gaseous starting material for formation of the deposited film into contact with a gaseous oxidizing agent having the property of oxidation action on said gaseous starting material and thereby to effect the formation of said deposited film comprising:
- a plural number of chambers in which to form the deposited film, said chambers positioned adjacent to one another each of said chambers including:
- (1) a gas releasing means provided on each of first opposing wall surfaces of said chamber, said gas releasing means including a plurality of first orifices for introducing said gaseous starting material to said chamber and a plurality of second orifices for introducing said gaseous oxidizing agent to said chamber, said plurality of first orifices and said plurality of second orifices being positioned alternately to each other in said chamber so as to create a sufficient reaction mixture between said gaseous starting material and said gaseous oxidizing agent so as to generate a plurality of precursors including at least one precursor in an excited state, wherein said at least one precursor functions as the feeding source for the constituent element of said film;
- said gaseous starting material being at least one selected from the group consisting of straight chain silane compounds having the formula Si.sub.n H.sub.2n+2 where n=1 to 8, SiH.sub.3 SiH(SiH.sub.3)SiH.sub.2 SiH.sub.3, and cyclic silane compounds having the formula Si.sub.m H.sub.2m where m=3, 4, 5, 6;
- said gaseous oxidizing agent being at least one selected from the group consisting of oxygen, ozone, air N.sub.2 O.sub.4, N.sub.2 O.sub.3, NO.sub.2, NO, H.sub.2 O.sub.2, F.sub.2, Cl.sub.2, Br.sub.2, I.sub.2, and ClF; and
- (2) a means for positioning said substrate in said film forming space so that at least a part of said substrate is included within a plane formed by linking the gas releasing means on the opposing wall surfaces.
- 10. An apparatus according to claim 9 wherein said gas releasing means and means for positioning said substrate are each arranged in a plural number in one chamber for formation of a deposited film.
- 11. An apparatus according to claim 9 wherein said chambers adjacent to one another are in communication through gate valve means positioned therebetween.
- 12. An apparatus according to claim 9, wherein said substrate is at a distance from several millimeters to 20 centimeters from each of said gas releasing orifices.
- 13. An apparatus for forming a deposited film on a substrate by bringing a gaseous starting material for formation of the deposited film into contact with a gaseous oxidizing agent having the property of oxidation action on said gaseous starting material and thereby to effect the formation of said deposited film comprising:
- a plural number of chambers in which to form the deposited film, said chambers positioned adjacent to one another each of said chambers including:
- (1) a gas releasing means provided on each of first opposing wall surfaces of said chamber, said gas releasing means including a plurality of first orifices for introducing said gaseous starting material to said chamber and a plurality of second orifices for introducing said gaseous oxidizing agent to said chamber, said plurality of first orifices and said plurality of second orifices being positioned alternately to each other in said chamber so as to create a sufficient reaction mixture between said gaseous starting material and said gaseous oxidizing agent so as to generate a plurality of precursors including at least one precursor in an excited state, wherein said at least one precursor functions as the feeding source for the constituent element of said film;
- said gaseous starting material being at least one selected from the group consisting of straight chain silane compounds having the formula Si.sub.n H.sub.2n+2 where n=1 to 8, SiH.sub.3 SiH(SiH.sub.3)SiH.sub.2 SiH.sub.3, and cyclic silane compounds having the formula Si.sub.m H.sub.2m where m=3, 4, 5, 6;
- said gaseous oxidizing agent being at least one selected from the group consisting of oxygen, ozone, air N.sub.2 O.sub.4, N.sub.2 O.sub.3, NO.sub.2, NO, H.sub.2 O.sub.2, F.sub.2, Cl.sub.2, Br.sub.2, I.sub.2, and ClF; and
- (2) a gas evacuating means having a gas evacuating hole for reducing the pressure therein, said gas evacuating hole being positioned on a second of said opposing wall surfaces of said chamber; and
- (3) a means for positioning said substrate in said film forming space so that at least a part of said substrate is included within a plane formed by linking the gas releasing means on the opposing wall surfaces.
- 14. An apparatus according to claim 13 wherein said gas releasing means and means for positioning said substrate are each arranged in a plural number in one chamber for formation of a deposited film.
- 15. An apparatus according to claim 13 wherein said chambers adjacent to one another are in communication through gate valve means positioned therebetween.
- 16. An apparatus according to claim 13, wherein said substrate is at a distance from several millimeters to 20 centimeters from each of said gas releasing orifices.
