Claims
- 1. An inspection method, comprising the steps of:controlling an acceleration voltage of an electron beam; irradiating the electron beam to an object to be inspected mounted on a stage which is continuously moving at least in one direction; detecting at least one of a secondary electron and a reflected electron emanated from the object in response to the irradiating; obtaining an image of the object from the detected electron by using positional information of the stage; conducting inspection or measurement of the object using an image obtained in the step of obtaining; and outputting the result of the inspection or the measurement through a network system which is connected to a computer and at least one fabrication facility in a fabrication line.
- 2. An inspection method according to claim 1, wherein the acceleration voltage of an electron beam in the controlling step is in the range of 0.3 to 5 kV.
- 3. An inspection method according to claim 1, wherein a focus of the electron beam irradiated on the object in the irradiating step is controlled by using height information of the object mounted on the stage.
- 4. An inspection method according to claim 3, wherein the height information of the object is obtained from a height sensor which detects height of the object.
- 5. An inspection method according to claim 1, wherein the network system is connected to a plurality of fabrication facilities in the fabrication line and the outputted result of the inspection or the measurement is utilized for control of respective ones of the fabrication facilities through the network system.
- 6. An inspection method, comprising the steps of:deflecting an electron beam; irradiating the deflected electron beam to an object to be inspected; detecting at least one of a secondary electron and a reflected electron emanated from the object in response to the irradiating; obtaining an image of the object from the detected electron by using information of the deflection; conducting inspection or measurement of the object using an image obtained in the step of obtaining; displaying an information of a result of the inspection or the measurement on a display; and outputting the result of the inspection or the measurement through a network system which is connected to a computer and at least one fabrication facility in a fabrication line.
- 7. An inspection method according to claim 6, wherein the object is mounted on a stage which is continuously moving at least in one direction.
- 8. An inspection method according to claim 6, further comprising the steps of detecting height of the object, and controlling a focus of the electron beam irradiating the object based on the detected height of the object.
- 9. An inspection method according to claim 6, wherein the network system is connected to at least one of a probe tester and an optical pattern inspection system.
- 10. An inspection method according to claim 6, wherein the network system is connected to a plurality of fabrication facilities in the fabrication line and the outputted result of the inspection or the measurement is utilized for control of respective ones of the fabrication facilities through the network system.
- 11. An inspection method, comprising the steps of:irradiating an electron beam to an object to be inspected mounted on a stage which is continuously moving at least in one direction; detecting at least one of a secondary electron and a reflected electron emanated from the object in response to the irradiating; obtaining an image of the object from the detected electron by using positional information of the stage; conducting inspection or measurement of the object using an image obtained in the step of obtaining; and outputting a result of the inspection or the measurement through a network system which is connected to a computer and at least one fabrication facility in a fabrication line; wherein the object has an insulator pattern and the inspection or measurement is effected with respect to the insulator pattern.
- 12. An inspection method according to claim 11, wherein an acceleration voltage of the electron beam irradiating to the objected is controlled in a range of 0.3 to 5 kV.
- 13. An inspection method according to claim 11, wherein the insulator pattern has through-holes formed therein and the inspection or measurement is conducted to the through-holes.
- 14. An inspection method according to claim 11, wherein the network system is connected to a plurality of fabrication facilities in the fabrication line and the outputted result of the inspection or the measurement is utilized for control of respective ones of the fabrication facilities through the network system.
- 15. An inspection apparatus, comprising:an acceleration voltage controller for controlling an acceleration voltage of an electron beam; an irradiator which irradiates the electron beam to an object to be inspected; a detector which detects at least one of a secondary electron and a reflected electron emanated from the object; an imager which obtains an image of the object from the electron detected by the detector; a processor which conducts inspection or measurement of the object using an image obtained by the imager; and an outputter which outputs a result of the inspection or the measurement through a network system connected to a computer and at least one fabrication facility in a fabrication line.
- 16. An inspection apparatus according to claim 15, wherein the acceleration voltage of the electron beam controlled by the acceleration voltage controller is in the range of 0.3 to 5 kV.
- 17. An inspection apparatus according to claim 15, further comprising a height detector which detects height of the object.
- 18. An inspection apparatus according to claim 17, wherein an output of the height detector is used for controlling a focus of the electron beam irradiated on the object by the irradiator.
- 19. An inspection apparatus according to claim 15, further comprising a stage which mounts the object and continuously moves at least in one direction while the object is irradiated by the electron beam to the object by the irradiator.
- 20. An inspection apparatus according to claim 15, wherein the network system is connected at least one of probe tester and optical inspection system.
- 21. An inspection apparatus according to claim 15, further comprising a potential controller which controls an electric field in a neighborhood of the object.
- 22. An inspection apparatus according to claim 15, wherein the network system is connected to a plurality of fabrication facilities in the fabrication line and the outputted result of the inspection or the measurement is utilized for control of respective ones of the fabrication facilities through the network system.
