Claims
- 1. A laser processing method comprising the steps of:
- placing a rectangular substrate having opposed side edges along a first direction on a substrate holder, said substrate having a semiconductor film thereon;
- aligning said substrate on said substrate holder;
- annealing said semiconductor film by irradiating said substrate with a laser beam having a line-shaped cross-section, elongated in a second direction orthogonal to said first direction and having a width in said first direction and a length in said second direction, said length greater than said width; and
- relatively moving said substrate and said laser beam in said first direction to scan the length of said laser beam orthogonally across the substrate;
- wherein said length of said laser beam extends beyond at least one of said opposed side edges of said substrate.
- 2. The laser processing method of claim 1 wherein said laser beam has a wavelength of 400 nm or less.
- 3. The laser processing method of claim 1 wherein said substrate is irradiated with said laser beam to perform a laser doping.
- 4. The laser processing method of claim 1 wherein said substrate includes a dopant impurity and said substrate is irradiated with said laser beam to activate the dopant impurity.
- 5. The method of claim 1 wherein said substrate is irradiated with said laser beam from a back surface thereof.
- 6. A laser processing method comprising the steps of:
- placing a rectangular substrate having opposed side edges along a first direction on a substrate holder, said substrate having a semiconductor film thereon;
- aligning said substrate on said substrate holder;
- crystallizing said semiconductor film by irradiating said substrate with a laser beam having a line-shaped cross-section elongated in a second direction orthogonal to said first direction and having a width in said first direction and a length in said second direction of said semiconductor film, said length greater than said width; and
- relatively moving said substrate and said laser beam in said first direction to scan the length of said laser beam orthogonally across the substrate,
- wherein said length of said laser beam extends beyond at least one of said opposed side edges of said substrate.
- 7. The method of claim 6 wherein said semiconductor film is irradiated with said laser beam from a back surface of said substrate.
- 8. A method for fabricating a semiconductor device comprising the steps of:
- forming a semiconductor film by chemical vapor deposition over an insulating surface of a substrate; and
- irradiating said semiconductor film with a laser beam having a propagation direction, said beam having a cross section perpendicular to said propagation direction, where said cross section has an elongated shape with a width, and a length greater than said width;
- wherein said insulating surface has a flatness within 0.1 .mu.m.
- 9. A method according to claim 8 wherein said semiconductor film is an amorphous silicon film.
- 10. A method according to claim 8 wherein said irradiating step is performed in order to crystallize said semiconductor film.
- 11. A method according to claim 8, wherein said semiconductor film is introduced with phosphorous and boron ions, and wherein said irradiating step is performed in order to activate said phosphorous and boron ions.
- 12. A method according to claim 8, wherein said irradiating step is performed in a chamber evacuated to a vacuum degree of 10.sup.-6 torr or lower.
- 13. A method according to claim 8, wherein said substrate is a glass substrate.
- 14. A method according to claim 8, wherein said substrate is a quartz substrate.
- 15. A method according to claim 8, wherein said insulating surface comprises polyimide.
- 16. A method for fabricating a semiconductor device comprising the steps of:
- forming a semiconductor film over an insulating surface of a substrate;
- forming an insulating film over said semiconductor film; and
- irradiating said semiconductor film through said insulating film with a laser beam having a propagation direction, said beam having a cross section perpendicular to said propagation direction, where said cross section has an elongated shape with a width, and a length greater than said width;
- wherein said insulating surface has a flatness within 0.1 .mu.m.
- 17. A method according to claim 16 wherein said semiconductor film is an amorphous silicon film.
- 18. A method according to claim 16, wherein said irradiating step is performed in order to crystallize said semiconductor film.
- 19. A method according to claim 16, wherein said semiconductor film is introduced with phosphorous and boron ions, and wherein said irradiating step is performed in order to activate said phosphorous and boron ions.
- 20. A method according to claim 16, wherein said insulating film has a thickness of 10-100 nm, in order to prevent said semiconductor film from exposure to atmosphere.
- 21. A method according to claim 16, wherein said irradiating step is performed in a chamber evacuated to a vacuum degree of 10.sup.-6 torr or lower.
- 22. A method according to claim 16, wherein said insulating film is a silicon oxide film.
- 23. A method according to claim 16, wherein said substrate is a glass substrate.
- 24. A method according to claim 16, wherein said substrate is a quartz substrate.
- 25. A method according to claim 16, wherein said insulating surface comprises polyimide.
- 26. A method for fabricating a semiconductor device comprising the steps of:
- providing a substrate comprising an organic resin layer;
- forming a semiconductor film on said organic resin layer; and
- annealing said semiconductor film by irradiation with a laser beam having a propagation direction, said beam having a cross section perpendicular to said propagation direction, where said cross section has an elongated shape with a width, and a length greater than said width.
- 27. A method according to claim 26 wherein said semiconductor film is an amorphous silicon film.
- 28. A method according to claim 26 wherein said irradiating step is performed in order to crystallize said semiconductor film.
- 29. A method according to claim 26, wherein said semiconductor film is introduced with phosphorous and boron ions, and wherein said irradiating step is performed in order to activate said phosphorous and boron ions.
- 30. A method according to claim 26, wherein said irradiating step is performed in a chamber evacuated to a vacuum degree of 10.sup.-6 torr or lower.
- 31. A method according to claim 26, wherein said organic resin layer has a flatness within 0.1 .mu.m.
- 32. A method according to claim 26, wherein said organic resin layer comprises polyimide.
- 33. A method for fabricating a semiconductor device comprising the steps of:
- forming a first semiconductor film over a substrate;
- forming an interlayer insulating film over said first semiconductor film;
- forming a second semiconductor film over said interlayer insulating film; and
- crystallizing said second semiconductor film by irradiation with a laser beam having a propagation direction, said beam having a cross section perpendicular to said propagation direction, where said cross section has an elongated shape with a width, and a length greater than said width.
- 34. A method according to claim 33, wherein each of said first and second semiconductor film is an amorphous silicon film.
- 35. A method according to claim 33, wherein said first and second semiconductor films comprise at least one impurity selected from the group consisting of phosphorous, boron and arsenic.
- 36. A method according to claim 33, further comprising a step of forming an insulating film over said second semiconductor film before said laser irradiation.
- 37. A method according to claim 33, wherein said laser irradiation is performed in a chamber evacuated to a vacuum degree of 10.sup.-6 torr or lower.
- 38. A method according to claim 33, wherein said interlayer insulating film comprises an organic resin layer having a flatness within 0.1 .mu.m.
- 39. A method according to claim 38 wherein said organic resin layer comprises polyimide.
