Claims
- 1. An exposure apparatus for exposing a pattern of a mask onto a substrate, comprising:
- a projection optical system for projecting said pattern of the mask onto said substrate; and
- a detecting device which detects, from an alignment mark including a plurality of element marks that each have different shapes from each other, at least one of said element marks when an alignment is effected between said mask and said substrate, and which discriminates a position at which said at least one element mark is located within a field of view of said detecting device;
- wherein each of the plurality of element marks make it possible to determine a position of an origin of said alignment mark, based on the detected positional information, and
- wherein said alignment mark is formed on at least one of said mask and said substrate.
- 2. The exposure apparatus according to claim 1, further comprising:
- a mask stage for mounting said mask thereon to move,
- wherein said detecting device is provided in the vicinity of said mask stage.
- 3. The exposure apparatus according to claim 1, wherein said detecting device has a field of view in which said element marks are detectable, and a distance between any two adjacent marks of said plurality of element marks is substantially equal to or smaller than a dimension of the field of view of said detecting device in a direction on which said two adjacent element marks are located.
- 4. The exposure apparatus according to claim 1, wherein said alignment mark is constituted by nine element marks.
- 5. The exposure apparatus according to claim 1, wherein said element marks are arranged point symmetrically with respect to a geometrical center of said alignment mark.
- 6. The exposure apparatus according to claim 1, wherein said element marks have identical outer form contours, but are arranged in different orientations from each other.
- 7. The exposure apparatus according to claim 3, wherein said adjacent marks of said plurality of element marks have gaps therebetween, respectively.
- 8. The exposure apparatus according to claim 1, wherein said element marks are arranged in respective corners of a rectangular area.
- 9. The exposure apparatus according to claim 1, wherein said detecting device includes an image pick-up device which is capable of detecting said element marks.
- 10. The exposure apparatus according to claim 1, further comprising: an illumination optical system which illuminates said element marks.
- 11. An exposure apparatus for exposing a pattern of a mask onto a substrate, comprising:
- a projection optical system for projecting said pattern of the mask onto said substrate; and
- a detecting device which detects, from an alignment mark composed of a plurality of element marks that each indicate its own positional information with respect to a reference position of said alignment mark, any one of the element marks upon effecting alignment between the mask and the substrate,
- the element marks being formed on at least one of said mask and said substrate.
- 12. The exposure apparatus according to claim 11, wherein the positional information of the detected mark is dependent on a shape resulting from an orientation of the detected mark.
- 13. The exposure apparatus according to claim 11, wherein said detecting device includes an image pick-up device which is capable of detecting said mark.
- 14. The exposure apparatus according to claim 11, further comprising:
- an illumination optical system for illuminating the detected mark.
- 15. An exposure apparatus for exposing a pattern of a mask onto a substrate, comprising:
- a projection optical system for projecting the pattern of said mask onto said substrate; and
- a detecting device which, upon effecting an alignment between said mask and said substrate, discriminates a portion of an alignment mark and obtains positional information of said alignment mark by detecting a position of the discriminated portion of the alignment mark, said alignment mark being formed on at least one of said mask and said substrate.
- 16. The exposure apparatus according to claim 15, wherein said detecting device obtains the position of said alignment mark based on the detected result of the position of the discriminated portion of said alignment mark, and wherein said detecting device measures again a portion of a predetermined position of the alignment mark and detects the position of the alignment mark.
- 17. The exposure apparatus according to claim 16, wherein said predetermined position is around a central area of the alignment mark, and said detecting device detects the position of the alignment mark by utilizing a portion of the alignment mark around the central area of the alignment mark.
- 18. The exposure apparatus according to claim 17, wherein said alignment mark is composed of a plurality of element marks.
- 19. An exposure apparatus for exposing a pattern of a mask onto a substrate, comprising:
- a projection optical system for projecting said pattern of the mask onto said substrate; and
- a detecting device which detects, from an alignment mark including a plurality of element marks that each have respectively different positional information that is discriminable differently from the other element marks, at least one of said element marks in said plurality of element marks upon effecting an alignment between said mask and said substrate,
- said alignment mark being formed on at least one of said mask and said substrate.
- 20. The exposure apparatus according to claim 1, wherein said origin of said alignment mark is the center of the alignment mark.
