Claims
- 1. A method of making a microlithographic relief image comprising the steps of:
- a) applying, to a microlithographic substrate, a first film comprising a polymeric binder and a precursor of a basic species;
- b) heating said first film to produce a basic species, wherein the precursor is an azide that is selected from the group consisting of 1-azidopyridine, methyl 2-(4'-methyloxyanilino)-5-azidobenzoate, 2-anilino-5-azidobenzoic acid, 2-(4'-azidophenyl)-6-methylbenzothiazole, 2-(4'-azidophenyl)(naphtho-1',2'-4,5 oxazole), polymeric azides, and precursors comprising one or more phenylsulfonylazide substituents;
- c) applying, over said first film, a second film comprising a chemically amplified photoresist, the second film being capable of generating an acid upon patternwise exposure of the second film to radiation;
- d) patternwise exposing the second film to radiation; and
- e) developing the patternwise exposed second film.
- 2. The method of claim 1 wherein all of said precursor is thermolyzed to produce said basic species.
- 3. The method of claim 1 wherein the step of patterwise exposing said second film to radiation comprises selecting said radiation from the group consisting of ultraviolet radiation having at least wavelength in the range from about 190 nm to about 300 nm, e-beam radiation, and x-ray radiation, whereupon an acid is generated in said second film by exposure to said radiation.
- 4. The method of claim 1 wherein the polymeric binder is selected from the group consisting of polyarylether sulfones, polyarylether ketones, poly(vinyl naphthalenes), and polycarbonates.
- 5. The method of claim 1 wherein the polymeric binder is selected from the group consisting of polyarylether sulfones, polyarylether ketones, and polycarbonates.
- 6. The method of claim 1 wherein said first film is formed from a composition comprising from about 3 to 10 wt. % of the precursor based on the weight of said polymeric binder.
- 7. The method of claim 1 wherein said precursor is a polymeric azide.
- 8. The method of claim 7 wherein said azide has a plurality of N.sub.3 substituents.
- 9. The method of claim 1 wherein said basic species is inherently absorbent of ultraviolet radiation, and wherein said first film is antireflective.
