Claims
- 1. An apparatus for vaporizing volatile solid precursor material, comprising:
- a movable support;
- a precursor container having an opening at a first end and a longitudinal axis passing through said first end; and
- a vaporizer, said vaporizer and said container in moveable relation to one another via said moveable support.
- 2. The apparatus of claim 1, wherein said opening of said container is in fluid communication with a chamber through an inlet, said chamber being at a lower pressure than said container.
- 3. The apparatus of claim 2, wherein said vaporizer defines a first opening sized to receive said container.
- 4. The apparatus of claim 3, wherein said container has a closed second end that engages said movable support.
- 5. The apparatus of claim 4, wherein said longitudinal axis passes through said second end.
- 6. An apparatus for vaporizing volatile solid precursor material, comprising:
- a precursor container having an opening at a first end and a longitudinal axis passing through said first end; and
- a vaporizer, said vaporizer and said container in moveable relation to one another; and
- a movable support in detachable engagement with one of said container and said vaporizer.
- 7. The apparatus of claim 6, wherein said vaporizer defines a first opening sized to receive said container.
- 8. The apparatus of claim 7, wherein said container has a closed second end that engages said movable support.
- 9. The apparatus of claim 6, wherein said opening of said container is in fluid communication with a chamber through an inlet, said chamber being at a lower pressure than said container.
- 10. An apparatus for vaporizing volatile solid precursor material comprising:
- a precursor container having an opening at a first end and a longitudinal axis passing through said first end;
- a vaporizer, said vaporizer and said container in moveable relation to one another;
- a movable support in detachable engagement with one of said container and said vaporizer; and
- a hollow body having a first section, said support slidably disposable in said first section.
- 11. The apparatus of claim 10, wherein said hollow body includes a second section, said second section in fluid communication with said first section via an opening, said opening sized to receive said container.
- 12. The apparatus of claim 11, wherein said first section and said second section being separated by said isolator.
- 13. The apparatus of claim 12, wherein said first section contains a vacuum seal through which extends an external portion of said movable support opposite said isolator.
- 14. The apparatus of claim 13, further comprising a vacuum pump attached to said hollow body.
- 15. An apparatus for vaporizing volatile solid precursor material comprising:
- a precursor container having an opening at a first end and a longitudinal axis passing through said first end;
- a sealing member disposably received in said opening;
- a vaporizer, said vaporizer and said container in moveable relation to one another;
- a movable support in detachable engagement with one of said container and said vaporizer;
- a sealing member remover; and
- a hollow body, said support and said remover slidably disposable in said body.
- 16. The apparatus of claim 15, wherein said remover may be reciprocatably positioned perpendicular to the longitudinal axis of said container and in alignment with said container.
- 17. The apparatus of claim 16, wherein said remover includes a removing portion sized to retain said sealing member.
- 18. The apparatus of claim 15, further comprising a vacuum pump attached to said hollow body.
- 19. An apparatus for vaporizing volatile solid precursor material, comprising:
- a precursor container having an opening at a first end and a longitudinal axis passing through said first end; and
- a vaporizer having a plurality of separately energizable and movable vaporizing regions along said container.
- 20. The apparatus of claim 19, wherein said vaporizer includes a sequentially activated heater.
- 21. The apparatus of claim 20, wherein said vaporizer further includes a controller.
- 22. An apparatus for vaporizing volatile solid precursor material comprising:
- a precursor container having an opening at a first end and a longitudinal axis passing through said first end;
- a vaporizer, said vaporizer and said container in moveable relation to one another; and
- a movable support in detachable engagement with one of said container and said vaporizer; and
- a hollow body including:
- a first section having an injecting end, said support slidably disposable in said first section; and
- a second section having an inlet end, said inlet end being in fluid communication with said injecting end.
- 23. The apparatus of claim 22, wherein said second section includes a tubing member having a first end and a second end, said second end having an opening sized to receive said container.
- 24. The apparatus of claim 23, wherein said vaporizer is coupled to said second section.
- 25. The apparatus of claim 22 wherein:
- said hollow body is suitable for pressure containment; and,
- said apparatus further includes a pressure controller.
- 26. The apparatus of claim 22, further comprising an isolator separating said first section and said second section.
- 27. The apparatus of claim 26 wherein:
- said container includes a supporting injector member;
- said first section comprises a load lock, and wherein said injecting end comprises a portion thereof;
- said second section comprises a tubing member having a first end attached to said isolator and wherein said inlet end comprises a portion thereof; and,
- said isolator comprises an isolation valve; and
- said vaporizer is disposed around said second section in close proximity to said inlet end.
- 28. The apparatus of claim 27 wherein:
- said injector further comprises an external portion that extends through said load lock; and,
- said injector comprises a stepper motor attached to said external portion of said injector and suitable for reciprocating said injector and said hollow member along said longitudinal axis through said load lock and said tubing member.
- 29. The apparatus of claim 28 further comprising:
- a removable cap attached to said first end of said container;
- a cap remover slidably disposed through said load lock, said cap remover being movable to a first position so as to engage said removable cap on said first end of said container, said cap remover being suitable for retaining said cap, and said cap remover being movable to a second position so as to not impede reciprocation of said injector and said container; and,
- said load lock further comprises a load lock port sized to provide access to said load lock to allow said container to be removed from said load lock.
- 30. The apparatus of claim 29 wherein said vaporizer comprises a tube heater coupled to said second section.
- 31. A method of injecting volatile solid material into a chamber, comprising:
- moving a precursor container relative to a vaporizer, said container having an opening at a first end;
- vaporizing the solid material; and
- exiting the vaporized material through the container and into the chamber along a longitudinal axis passing through the first end.
- 32. The method of claim 31, wherein said moving is accomplished by a movable support.
- 33. The method of claim 31, wherein said container is coupled to an injector in a hollow body, said hollow body attached to, and communication with, said chamber.
- 34. The method of claim 33, wherein the hollow body is suitable for pressure containment, and, prior to said moving the container relative to the vaporizer, the method further comprising:
- isolating the hollow body;
- evacuating the hollow body; and
- reestablishing fluid communication between the hollow body and the chamber.
- 35. The method of claim 34 further comprising introducing gaseous species into the hollow body after evacuating the hollow body to equilibrate the hollow body and the chamber.
- 36. The method of claim 35 further comprising:
- placing the solid material in the container;
- sealing the solid material in the container by placing a removable cap over the first end prior to attaching the container to the injector; and
- removing the cap after evacuating the hollow body.
- 37. The method of claim 36 wherein said placing the solid material in the container and said sealing the container are performed in a controlled environment.
- 38. The method of claim 37 wherein said removing the cap further comprises:
- aligning a cap remover with the cap on the first end along the longitudinal axis of the container;
- advancing the container with the injector in the direction of the opening at the first end until the cap engages the cap remover;
- retracting the container with the injector until the opening at the first end of the container is disengaged from the cap and the cap remains in the cap remover after evacuating the hollow body; and,
- moving the cap remover out of alignment with the container along the longitudinal axis prior to moving the container relative to the vaporizer.
- 39. A method of injecting volatile solid material into a chamber, comprising:
- moving a precursor container relative to a heating assembly, the container having an opening at a first end;
- adjusting a heating assembly to apply heat advancing along the container;
- vaporizing the solid material; and
- advancing the vaporized material through the container and into the chamber along a longitudinal axis passing through the first end.
- 40. The method of claim 37, wherein the container is coupled to an injector in a hollow body attached to the chamber.
- 41. The method of claim 40, wherein the hollow body is suitable for pressure containment, and, prior to said moving the container relative to the vaporizer, the method further comprising:
- isolating the hollow body;
- evacuating the hollow body; and,
- reestablishing fluid communication between the hollow body and the chamber.
- 42. The method of claim 41 further comprising introducing gaseous species into the hollow body after evacuating the hollow body to equilibrate the hollow body and the chamber.
- 43. The method of claim 42 further comprising:
- placing the solid material in the container;
- sealing the solid material in the container by placing a removable cap over the first end prior to attaching the container to the injector; and,
- removing the cap after evacuating the hollow body.
- 44. The method of claim 43 wherein said removing the cap further comprises:
- aligning a cap remover with the cap on the first end along the longitudinal axis of the container;
- advancing the container with the injector in the direction of the first end until the cap engages the cap remover;
- retracting the container with the injector until the open end of the container is disengaged from the cap and the cap remains in the cap remover after evacuating the hollow body; and,
- moving the cap remover out of alignment with the container along the longitudinal axis prior to said moving the container relative to the heating assembly.
- 45. A method of injecting volatile solid material into a chamber, comprising:
- moving a precursor container relative to a vaporizer, said container having an opening at a first end;
- separately energizing movable vaporizing regions of the vaporizer along the container;
- vaporizing the solid material; and
- advancing the vaporized material through the container and into the chamber along a longitudinal axis passing through the first end.
