Claims
- 1. A high purity chemical delivery system comprising a manifold, said manifold comprising a bulk container outlet line connected to an ampule refill line by a process isolation valve;
- a carrier gas bulk container inlet line connected to a carrier gas source by a carrier gas isolation valve;
- a low pressure vent valve connected between a low pressure line communicating with said carrier gas bulk container inlet line and a vacuum line; and,
- a container bypass valve connected between said bulk container outlet line and said carrier gas bulk container inlet line; a first block valve comprising said container bypass valve and said process isolation valve, and a second block valve comprising said low pressure vent valve and said carrier gas isolation valve.
- 2. A high purity chemical delivery system according to claim 1 comprising a distribution manifold comprising a plurality of distribution block valves; wherein each distribution block valve comprises a refill line isolation valve and a purge valve; said refill line isolation valves disposed in a branch of said refill line and said purge valves communicates with an inert gas supply line.
- 3. A high purity chemical delivery system according to claim 2 wherein said refill isolation valves and said purge valves are normally closed pneumatically actuated valves.
- 4. A high purity chemical delivery system according to claim 3 further comprising a bulk container comprising an inlet communicating with said carrier gas bulk container inlet and an outlet communicating with said bulk container outlet line supply and normally closed pneumatic valves in said inlet and said outlet.
- 5. A high purity chemical delivery system according to claim 4 further comprising a control unit for controlling all of said pneumatic valves comprising said manifold.
- 6. A high purity chemical delivery system according to claim 1 comprising two manifolds, each of said manifolds comprising a process line isolation valve interposed in said refill line for isolating said bulk container from a portion of said refill line; a carrier gas isolation valve for isolating said bulk container from an inert gas pressure source; a low pressure vent valve for isolating a vacuum source from said carrier gas line; and a canister bypass valve for bypassing said pressure source and said vacuum source to at least a portion of said refill line that was not isolated by said process isolation valve.
- 7. A high purity chemical delivery system according to claim 6, wherein said canister bypass valve bypasses said pressure source and the vacuum source to all of said refill line that was not isolated by said process isolation valve.
