Claims
- 1. A method for diagnosing mechanical or chemical-mechanical planarization processing of microelectronic-device substrate assemblies, comprising:moving at least one of a substrate assembly and a polishing pad relative to one another in a planarizing plane to generate lateral drag forces on the substrate assembly and on the pad; coupling the lateral drag forces to at least one of a force detection and a force measuring assembly configured to sense the lateral forces in a plane parallel to the planarizing plane; sensing peak drag forces between a microelectronic substrate assembly and a polishing pad along a first lateral axis; processing the sensed peak drag forces to generate a force-time relationship between the peak drag forces and time; and estimating the status of a parameter of the planarizing process by analyzing changes in the force-time relationship.
- 2. The method of claim 1 wherein:the substrate assembly comprises a shallow-trench-isolation structure including a substrate having trenches, an endpoint layer over the substrate, and a cover layer over the endpoint layer that fills the trenches; and estimating the status of a parameter of the planarizing process comprises assessing an endpoint at the endpoint layer by performing a first regression on a downward slope in the force-time relationship to determine a first line, performing a second regression on a relatively flat slope in the force-time relationship to determine a second line, assessing a reference time at an intersection of the first and second lines, and terminating removal of material from the substrate assembly at an endpoint time equal to the reference time plus a predetermined over-polish time.
- 3. The method of claim 1 wherein:the substrate assembly comprises a shallow-trench-isolation structure including a substrate having trenches, an silicon nitride endpoint layer over the substrate, and a silicon dioxide cover layer over the endpoint layer that fills the trenches; and estimating the status of a parameter of the planarizing process comprises assessing an endpoint at the endpoint layer by performing a first regression on a downward slope in the force-time relationship to determine a first line, performing a second regression on a relatively flat slope in the force-time relationship to determine a second line, assessing an exposure time at an intersection of the first and second lines, and terminating removal of material from the substrate assembly at an endpoint time equal to the exposure time plus a predetermined over-polish time.
- 4. The method of claim 1 wherein estimating the status of a parameter of the planarizing process comprises assessing an onset of planarity of the substrate assembly by monitoring a change from a decreasing slope in the force-time relationship to a relatively flat slope.
- 5. The method of claim 1 wherein:the substrate assembly includes a substrate, an endpoint layer over the substrate and a cover layer over the endpoint layer; and estimating the status of a parameter of the planarizing process comprises assessing exposure of the endpoint layer by monitoring a change from a decreasing slope of the force-time relationship to a relatively flat slope.
- 6. A method of mechanical or chemical-mechanical planarization of microelectronic substrate assemblies, comprising:moving at least one of a substrate assembly and a polishing pad relative to one another in a planarizing plane to generate lateral drag forces on the substrate assembly and on the pad; coupling the lateral drag forces to at least one of a force detection and a force measuring assembly configured to sense the lateral forces in a plane parallel to the planarizing plane; measuring lateral displacement or lateral forces between a first component coupled to one of the substrate assembly or the polishing pad and a second component in either a carrier assembly holding the substrate assembly or a table supporting the polishing pad, the lateral displacement or lateral forces between the first and second components being proportionate to lateral drag forces between the substrate assembly and the polishing pad; processing the measured lateral displacement or lateral forces between the first and second components to generate a force-time relationship between the lateral drag forces and time; and estimating the status of a parameter of the planarizing process by analyzing changes in the force-time relationship.
- 7. The method of claim 6 wherein:the substrate assembly comprises a shallow-trench-isolation structure including a substrate having trenches, an endpoint layer over the substrate, and a cover layer over the endpoint layer that fills the trenches; and estimating the status of a parameter of the planarizing process comprises assessing an endpoint at the endpoint layer by performing a first regression on a downward slope in the force-time relationship to determine a first line, performing a second regression on a relatively flat slope in the force-time relationship to determine a second line, assessing a reference time at an intersection of the first and second lines, and terminating removal of material from the substrate assembly at an endpoint time equal to the reference time plus a predetermined over-polish time.
- 8. The method of claim 6 wherein:the substrate assembly comprises a shallow-trench-isolation structure including a substrate having trenches, an silicon nitride endpoint layer over the substrate, and a silicon dioxide cover layer over the endpoint layer that fills the trenches; and estimating the status of a parameter of the planarizing process comprises assessing an endpoint at the endpoint layer by performing a first regression on a downward slope in the force-time relationship to determine a first line, performing a second regression on a relatively flat slope in the force-time relationship to determine a second line, assessing an exposure time at an intersection of the first and second lines, and terminating removal of material from the substrate assembly at an endpoint time equal to the exposure time plus a predetermined over-polish time.
- 9. The method of claim 6 wherein:the substrate assembly includes a substrate, an endpoint layer over the substrate and a cover layer over the endpoint layer; and estimating the status of a parameter of the planarizing process comprises assessing exposure of the endpoint layer by monitoring a change from a decreasing slope of the force-time relationship to a relatively flat slope.
- 10. A method of mechanical or chemical-mechanical planarization of microelectronic substrate assemblies, comprising:moving at least one of a substrate assembly and a polishing pad relative to one another in a planarizing plane to generate lateral drag forces on the substrate assembly and on the pad; coupling the lateral drag forces to at least one of a force detection and a force measuring assembly configured to sense the lateral forces in a plane parallel to the planarizing plane; generating a drag force-waveform by sensing drag forces between the substrate assembly and the polishing pad along a single lateral axis generally parallel with the planarizing plane; creating a force-time relationship by correlating peak amplitudes of the sensed drag forces with time; and terminating planarization of the substrate assembly at an estimated endpoint time defined by a time relative to a change in the measured peak amplitudes of the waveform.
- 11. The method of claim 10 wherein:the substrate assembly comprises a shallow-trench-isolation structure including a substrate having trenches, an endpoint layer over the substrate, and a cover layer over the endpoint layer that fills the trenches; and terminating planarization comprises determining the estimated endpoint time by performing a first regression on a downward slope in the force-time relationship to determine a first line, performing a second regression on a relatively flat slope in the force-time relationship to determine a second line, assessing a reference time at an intersection of the first and second lines, and adding a predetermined over-polish time to the reference time.
- 12. The method of claim 10 wherein:the substrate assembly comprises a shallow-trench-isolation structure including a substrate having trenches, an silicon nitride endpoint layer over the substrate, and a silicon dioxide cover layer over the endpoint layer that fills the trenches; and terminating planarization comprises determining the estimated endpoint time by performing a first regression on a downward slope in the force-time relationship to determine a first line, performing a second regression on a relatively flat slope in the force-time relationship to determine a second line, assessing an exposure time at an intersection of the first and second lines, and adding a predetermined over-polish time to the exposure time.
- 13. The method of claim 10 wherein:the substrate assembly includes a substrate, an endpoint layer over the substrate and a cover layer over the endpoint layer; and terminating planarization comprises assessing exposure of the endpoint layer by monitoring a change from a decreasing slope of the force-time relationship to a relatively flat slope.
- 14. A method of mechanical or chemical-mechanical planarization of microelectronic substrate assemblies, comprising:moving at least one of a substrate assembly and a polishing pad relative to one another in a planarizing plane to generate lateral drag forces on the substrate assembly and on the pad; coupling the lateral drag forces to at least one of a force detection and a force measuring assembly configured to sense the lateral forces in a plane parallel to the planarizing plane; measuring lateral displacement or lateral forces between a first component coupled to one of the substrate assembly or the polishing pad and a second component in either a carrier assembly holding the substrate assembly or a table supporting the polishing pad, the lateral displacement or lateral forces between the first and second components being proportionate to lateral drag forces between the substrate assembly and the polishing pad; processing the measured lateral displacement or lateral forces between the first and second components to generate a force-time relationship between the lateral drag forces and time; and estimating an endpoint time of the substrate assembly using a change in the force-time relationship.
- 15. The method of claim 14 wherein:the substrate assembly comprises a shallow-trench-isolation structure including a substrate having trenches, an endpoint layer over the substrate, and a cover layer over the endpoint layer that fills the trenches; and estimating the endpoint time of the substrate assembly comprises performing a first regression on a downward slope in the force-time relationship to determine a first line, performing a second regression on a relatively flat slope in the force-time relationship to determine a second line, assessing an exposure time at an intersection of the first and second lines, and adding a predetermined over-polish time to the exposure time.
- 16. The method of claim 14 wherein:the substrate assembly comprises a shallow-trench-isolation structure including a substrate having trenches, an silicon nitride endpoint layer over the substrate, and a silicon dioxide cover layer over the endpoint layer that fills the trenches; and estimating the endpoint time of the substrate assembly comprises performing a first regression on a downward slope in the force-time relationship to determine a first line, performing a second regression on a relatively flat slope in the force-time relationship to determine a second line, assessing an exposure time at an intersection of the first and second lines, and adding a predetermined over-polish time to the exposure time.
- 17. The method of claim 14 wherein:the substrate assembly includes a substrate, an endpoint layer over the substrate and a cover layer over the endpoint layer; and estimating the endpoint time comprises assessing exposure of the endpoint layer by monitoring a change from a decreasing slope of the force-time relationship to a relatively flat slope.
- 18. A method of mechanical or chemical-mechanical planarization of microelectronic substrate assemblies, comprising:moving at least one of a substrate assembly and a polishing pad relative to one another in a planarizing plane to generate lateral drag forces on the substrate assembly and on the pad; coupling the lateral drag forces to at least one of a force detection and a force measuring assembly configured to sense the lateral forces in a plane parallel to the planarizing plane; generating a drag force waveform by sensing drag forces between the microelectronic substrate assembly and the polishing pad along at least a first lateral axis extending generally parallel to the planarizing plane; processing the waveform to plot peak amplitudes of the waveform over time, the plot having a first section and a second section; performing a first regression on the first section to define a first line and a second regression on the second section to define a second line; determining an intersection time corresponding to an intersection between the first and second lines; estimating an endpoint time of the substrate assembly by adding a predetermined over-polish time to the intersection time; and terminating removal of material from the substrate assembly at the estimated endpoint time.
- 19. A method of mechanical or chemical-mechanical planarization of microelectronic substrate assemblies, comprising:providing a substrate assembly having a substrate, an endpoint layer having lands at a desired endpoint elevation in the substrate assembly, and a cover layer over the endpoint layer; moving at least one of a substrate assembly and a polishing pad relative to one another in a planarizing plane to generate lateral drag forces on the substrate assembly and on the pad; coupling the lateral drag forces to at least one of a force detection and a force measuring assembly configured to sense the lateral forces in a plane parallel to the planarizing plane; measuring lateral displacement or lateral forces between a first component coupled to one of the substrate assembly or the polishing pad and a second component in either a carrier assembly holding the substrate assembly or a table supporting the polishing pad, the lateral displacement or lateral forces between the first and second components being proportionate to lateral drag forces between the substrate assembly and the polishing pad; processing the measured lateral displacement or lateral forces between the first and second components to generate a force-time relationship between the lateral drag forces and time; and performing a first regression on a downwardly sloping section of the force-time relationship to define a first line and a second regression on a relative flat section of the force-time relationship occurring after the downwardly sloping section to define a second line; determining an exposure time of the endpoint layer by assessing an intersection between the first and second lines; estimating an endpoint time of the substrate assembly by adding a predetermined over-polish time to the exposure time; and terminating removal of material from the substrate assembly at the estimated endpoint time.
- 20. The method of claim 19 wherein:the substrate assembly comprises a shallow-trench-isolation structure including a substrate having trenches, an silicon nitride endpoint layer over the substrate, and a silicon dioxide cover layer over the endpoint layer that fills the trenches; and determining the intersection time comprises performing the first regression on a downward slope of the first section in the force-time relationship to determine the first line, performing the second regression on a relatively flat slope of the second section in the force-time relationship to determine the second line, and locating the intersection of the first and second lines to identify when the silicon nitride endpoint layer is exposed.
- 21. The method of claim 1 wherein moving at least one of the substrate assembly and the polishing pad comprises:using a substrate assembly including a substrate, an endpoint layer over the substrate and a cover layer over the endpoint layer.
- 22. The method of claim 1 wherein the act of moving at least one of the substrate assembly and the polishing pad comprises moving the planarizing pad against a substrate assembly comprising a shallow-trench-isolation structure including a substrate having trenches, an endpoint layer over the substrate, and a cover layer over the endpoint layer that fills the trenches.
- 23. The method of claim 1 wherein the act of moving at least one of the substrate assembly and the polishing pad comprises moving the planarizing pad against a substrate assembly comprising a shallow-trench-isolation structure including a substrate having trenches, a silicon nitride endpoint layer over the substrate, and a silicon dioxide cover layer over the endpoint layer that fills the trenches.
- 24. The method of claim 4 further comprising supporting the polishing pad with the primary support member.
- 25. The method of claim 4 further comprising supporting the substrate assembly with the primary support member.
- 26. The method of claim 9 wherein the act of collecting data points comprises collecting data points resulting from the planarization of a substrate on a substrate assembly, the substrate assembly comprising a shallow-trench-isolation structure including a substrate having trenches, an endpoint layer over the substrate, and a cover layer over the endpoint layer that fills the trenches.
- 27. The method of claim 9 wherein the act of collecting data points comprises collecting data points resulting from the planarization of a substrate on a substrate assembly, the substrate assembly comprising a shallow-trench-isolation structure including a substrate having trenches, a silicon nitride endpoint layer over the substrate, and a silicon dioxide cover layer over the endpoint layer that fills the trenches.
- 28. The method of claim 10 further comprising supporting the polishing pad with the primary support member.
- 29. The method of claim 10 further comprising supporting the substrate assembly with the primary support member.
- 30. The method of claim 14 further comprising the act of transferring the oscillating lateral drag forces to a moveable primary support member that is coupled to a secondary support member to impart lateral forces therebetween.
- 31. The method of claim 14 further comprising the act of terminating the movement of the substrate assembly relative to the polishing pad following the sensing of a lateral force of a chosen magnitude and the elapse of an over polish time thereafter.
- 32. The method of claim 30 further comprising supporting the polishing pad with the primary support member.
- 33. The method of claim 30 further comprising supporting the substrate assembly with the primary support member.
- 34. The method of claim 18 wherein the act of collecting data points comprises collecting data points resulting from the planarization of a substrate assembly, the substrate assembly comprising a shallow-trench-isolation structure including a substrate having trenches, an endpoint layer over the substrate, and a cover layer over the endpoint layer that fills the trenches.
- 35. The method of claim 18 wherein the act of collecting data points collecting data points resulting from the planarization of a substrate assembly, the substrate assembly comprising a shallow-trench-isolation structure including a substrate having trenches, a silicon nitride endpoint layer over the substrate, and a silicon dioxide cover layer over the endpoint layer that fills the trenches.
- 36. The method of claim 18 wherein:the act of collecting data points comprises collecting data points indicative of a drag force in a planarizing plane between a substrate being planarized and a polishing pad, the drag force being oriented along an axis running parallel to the planarizing plane; the act of processing the selected data points comprises generating a force-time relationship between the data points and time; the act of performing a first regression comprises performing a first regression on a downward slope in the force-time relationship to determine a first line; the act of performing a second regression comprises performing a second regression on a relatively flat slope in the force-time relationship to determine a second line; the act of assessing a reference time comprises locating an intersection of the first and second lines; and the act of utilizing the reference time comprises calculating the time for completion of the planarization process to be equal to the reference time plus an over-polish time.
- 37. The method of claim 36 wherein the act of collecting data points comprises collecting data points resulting from the planarization of a substrate on a substrate assembly, the substrate assembly comprising a shallow-trench-isolation structure including a substrate having trenches, an endpoint layer over the substrate, and a cover layer over the endpoint layer that fills the trenches.
- 38. The method of claim 36 wherein the act of collecting data points comprises collecting data points resulting from the planarization of a substrate on a substrate assembly, the substrate assembly comprising a shallow-trench-isolation structure including a substrate having trenches, a silicon nitride endpoint layer over the substrate, and a silicon dioxide cover layer over the endpoint layer that fills the trenches.
- 39. The method of claim 19 wherein the act of removing material from a substrate assembly comprises removing material from a substrate assembly comprising a shallow-trench-isolation structure including a substrate having trenches, an endpoint layer over the substrate, and a cover layer over the endpoint layer that fills the trenches.
- 40. The method of claim 19 wherein the act of removing material from a substrate assembly comprises removing material from a substrate assembly comprising a shallow-trench-isolation structure including a substrate having trenches, an silicon nitride endpoint layer over the substrate, and a silicon dioxide cover layer over the endpoint layer that fills the trenches.
- 41. The method of claim 19 wherein the act of removing material from a substrate assembly comprises:removing material from a substrate assembly including a substrate, an endpoint layer over the substrate, and a cover layer over the endpoint layer; and the act of terminating removal of material comprises terminating planarization of the substrate assembly at the estimated endpoint time when the endpoint layer has been exposed.
- 42. The method of claim 19 further comprising supporting the polishing pad with the primary support member.
- 43. The method of claim 19 further comprising supporting the substrate assembly with the primary support member.
