Claims
- 1. A polishing method, comprising the steps of:
- placing at least one cassette each carrying a plurality of substrates into a first liquid bath;
- a first step of transferring a first substrate from said at least one cassette in said bath to a polishing apparatus; and
- polishing said first substrate in said polishing apparatus.
- 2. The method of claim 1, wherein said first transferring step includes vacuum chucking said first substrate to a blade.
- 3. The method of claim 2, wherein said vacuum chucking step includes supplying a vacuum from a positive fluid pressure.
- 4. The method of claim 3, wherein said first transferring step includes rotating said blade between a substantially vertical position and a substantially horizontal position.
- 5. The method of claim 2, wherein said blade and a coupling member are fixed at different angular positions on a wrist assembly rotatable about a horizontal axis and wherein said first transferring step including rotating said wrist assembly to a first angular position and, while said wrist assembly is held at said first angular position, chucking said first substrate in said first bath and wherein said placing step includes rotating said wrist assembly to a second angular position and, while said wrist assembly is held at said second angular position, engaging said coupling member to said cassette.
- 6. The method of claim 5, wherein said first and second angular positions are offset from each other by approximately 90.degree..
- 7. The method of claim 1, further comprising a second step of transferring said first substrate from said polishing apparatus to one of said at least one cassette while disposed in a second liquid bath.
- 8. The method of claim 7, wherein said first and second baths are a common liquid bath.
- 9. The method of claim 7, further comprising the subsequent step of removing said cassette loaded with said first substrate from said second bath.
- 10. The method of claim 7, wherein said first and second transferring step include vacuum chucking said first substrate to a common blade.
- 11. The method of claim 7, wherein said polishing apparatus includes a plurality of polishing surfaces.
- 12. The method of claim 11, wherein said polishing apparatus includes a rotatable member bearing a substrate head selectively holding said first substrate and positionable over any of said polishing surfaces and a pedestal and wherein said first and second transferring steps transfer said first substrate between said first and second baths and said pedestal.
- 13. The method of claim 12, wherein said polishing apparatus includes sufficient number of said substrates heads borne on said rotatable member to simultaneously overlie said pedestal and all of said polishing surfaces.
- 14. A polishing method, comprising the steps of:
- placing a cassette carrying plurality of substrates into a liquid bath, whereby said substrates are submerged in said bath;
- vacuum chucking to a movable member a first of said substrates submerged in said bath;
- transferring said first substrate while vacuum chucked to a polishing apparatus; and
- polishing said first substrate in said polishing apparatus.
- 15. The method of claim 14, wherein said vacuum chucking step includes supplying a vacuum from a positive fluid pressure.
- 16. The method of claim 14, wherein said transferring step includes:
- a first step of moving to said polishing apparatus said movable member while vacuum chucking said first substrate; and
- then ceasing said vacuum chucking.
- 17. The method of claim 16, wherein said ceasing step ceases said vacuum chucking while said first moving step has caused a first side of said substrate to overly a pedestal, whereby said substrate rests on said pedestal, said method further comprising:
- chucking to a substrate head a second side of said substrate resting on said pedestal; and
- a second step of moving said substrate head to a polishing surface.
- 18. The method of claim 17, further comprising:
- after said polishing step, a third step of moving said substrate head to overlie said pedestal;
- dechucking said substrate from said substrate head, whereby said substrate again rests on said pedestal; and
- vacuum chucking said substrate again resting on said pedestal to said movable member, moving said movable member and said substrate to said bath, and releasing said vacuum chucking while said substrate is again submerged in said bath.
- 19. A polishing system, comprising:
- a tub adapted to removably receive a cassette carrying a plurality of substrates submerged within a liquid bath contained in said tub;
- a blade movable into said cassette received in said tub and between said substrates carried in said cassette, said blade having a vacuum chucking recess formed in a surface of said blade;
- a source of vacuum selectively connectable to said vacuum chucking recess; and
- a polishing apparatus accessible by said blade and capable of polishing said substrates.
- 20. The system of claim 19, wherein said source of vacuum comprises a vacuum generator generating a negative air pressure from a positive fluid pressure source.
- 21. The system of claim 20, wherein said vacuum generator is fixed to a movable support of said blade.
- 22. The system of claim 21, further including an overhead track over said tub from which said arm depends and along which said arm laterally moves.
- 23. The system of claim 20, wherein said positive fluid pressure source is a source of water pressure.
- 24. The system of claim 19, further comprising:
- a wrist assembly rotatable about a horizontal axis to which said blade is attached; and
- a coupling member attached to said wrist assembly at an angular position offset from an angular position of said blade and engageable with said cassette.
- 25. The system of claim 24, wherein said blade and said coupling member are angularly offset on said wrist assembly by approximately 90.degree..
- 26. The system of claim 19, wherein said polishing apparatus includes:
- a pedestal for receiving said substrates from and giving said substrates to said blade;
- a plurality of polishing surfaces; and
- at least one substrate head selectively receiving one of said substrates and movable to overlie any of said pedestal and said plurality of polishing surfaces.
