Claims
- 1. A modular integrated circuit package comprising:
- a plurality of level-one integrated circuit packages, each including an integrated circuit element formed on a semiconductor substrate, and a lead frame electrically coupled to said integrated circuit element and having a plurality of electrical interconnect leads extending therefrom and providing an electrical path to said integrated circuit element, and wherein a select one or more of said leads of said lead frame in each level-one package are inactive;
- wherein said level-one packages are aligned in a stacked configuration so that said leads are aligned in an array of columns; and
- wherein all of said leads in said columns external to said level-one packages are electrically coupled.
- 2. The modular integrated circuit package of claim 1, wherein said leads have a section external to said package and a section internal to said package, and wherein said external section of said one or more select inactive leads of each package is disconnected.
- 3. The modular integrated circuit package of claim 1, wherein said leads have a section external to said package and a section internal to said package, and wherein said electrical path of said internal section of said one or more select inactive leads is disconnected.
- 4. The modular integrated circuit package of claim 1, wherein said one or more select inactive leads of each level-one package provide a unique address for each package.
- 5. The modular integrated circuit package of claim 1, wherein said one or more select inactive leads of each level-one package provide a unique data word bit-position for each package.
- 6. A modular integrated circuit package comprising:
- a plurality of level-one integrated circuit packages each having a plurality of electrical interconnect leads extending therefrom;
- wherein said level-one packages are aligned in a stacked configuration so that said leads from said level-one packages are aligned in an array of columns; and
- a plurality of thermally and electrically conductive rails mounted adjacent to and oriented with said columns, said rails being electrically and thermally coupled to some or all of said leads in said columns.
- 7. The modular integrated circuit package of claim 6, wherein each level-one integrated circuit package comprises:
- an integrated circuit element, said integrated circuit element comprising an integrated circuit formed on a semiconductor substrate, and having a plurality of electrical interconnect leads extending therefrom, and having an upper surface, a lower surface and a perimeter wall;
- an electrically insulating casing covering said upper surface and said perimeter wall of said integrated circuit element; and
- wherein said leads extend from said integrated circuit element through a portion of said casing covering said perimeter wall.
- 8. A modular integrated circuit package comprising:
- a plurality of level-one integrated circuit packages each having a first and a second major surface;
- wherein said level-one packages are arranged in a stacked configuration; and
- heat transfer material, located between and in contact with adjacent major surfaces of at least one pair of adjacent level-one packages, for facilitating heat transfer in said modular integrated circuit package.
- 9. The modular integrated circuit package of claim 8, wherein each level-one integrated circuit package comprises:
- an integrated circuit element, said integrated circuit element comprising an integrated circuit formed on a semiconductor substrate and having a plurality of electrical interconnect leads extending therefrom;
- an electrically insulating casing surrounding said integrated circuit element; and
- wherein said leads extend from said integrated circuit element through a portion of said casing.
- 10. The modular integrated circuit package of claim 8, wherein each level-one integrated circuit package comprises:
- an integrated circuit element, said integrated circuit element comprising an integrated circuit formed on a semiconductor substrate and having a plurality of electrical interconnect leads extending therefrom, and having an upper surface, a lower surface and a perimeter wall;
- an electrically insulating casing covering said upper surface and said perimeter wall of said integrated circuit element; and
- wherein said leads extend from said integrated circuit element through a portion of said casing covering said perimeter wall.
- 11. The modular integrated circuit package of claim 8, wherein said heat transfer material is an adhesive.
- 12. The modular integrated circuit package of claim 11, wherein said adhesive is a thermally conductive adhesive.
- 13. The modular integrated circuit package of claim 9, wherein said leads from said level-one packages are aligned in an array columns and some or all of said leads in said columns are electrically coupled.
- 14. The modular integrated circuit package of claim 13, wherein a plurality of electrically and thermally conductive rails are mounted adjacent to and oriented with said columns, and said rails are electrically and thermally coupled to some or all of said leads in said columns.
- 15. The modular integrated circuit package of claim 9, wherein said heat transfer material is an adhesive.
- 16. The modular integrated circuit package of claim 15, wherein said adhesive is a thermally conductive adhesive.
- 17. The modular integrated circuit package of claim 10, wherein said leads from said level-one packages are aligned in an array of columns and some or all of said leads in said columns are electrically coupled.
- 18. The modular integrated circuit package of claim 17, wherein a plurality of electrically and thermally conductive rails are mounted adjacent to and oriented with said columns, and said rails are electrically and thermally coupled to some or all of said leads in said columns.
- 19. The modular integrated circuit package of claim 10, wherein said heat transfer material is an adhesive.
- 20. The modular integrated circuit package of claim 19, wherein said adhesive is a thermally conductive adhesive.
