Claims
- 1. A sample transferring apparatus comprising:a sample conveying robot which conveys a sample in atmosphere between a cassette which accommodates a plurality of samples and a load lock chamber located at the entrance of a vacuum chamber, and between an unload lock chamber located at the entrance of the vacuum chamber and a cassette which accommodates a plurality of samples; a cassette conveying means which is capable of separately conveying each cassette in a plurality of cassettes horizontally to a position where a conveyed cassette faces to said conveying robot; said conveying robot being anchored at a position adjacent said cassette conveying means and between said load lock chamber and said unload lock chamber, said load lock chamber and said unload lock chamber being aligned in a row parallel to a length of said cassette conveying means, and said conveying robot having such composition that a scooping device thereon for said sample is capable of moving vertically for predetermined amount; and said conveying robot further having a means for holding said sample by vacuum suction, and being composed so that said sample scooping device thereon is movable between a cassette and said load lock chamber and between said unload lock chamber and a cassette.
- 2. A sample transferring apparatus comprising:a sample conveying robot which conveys a sample in atmosphere having a diameter of at least 300 mm between a cassette which accommodates a plurality of samples and a load lock chamber located at the entrance of a vacuum chamber, and between an unload lock chamber located at the entrance of the vacuum chamber and a cassette which accommodates a plurality of samples; a cassette conveying means which is capable of separately conveying each cassette in a plurality of cassettes horizontally to a position where a conveyed cassette faces to said conveying robot; said conveying robot being anchored at a position adjacent said cassette conveying means and between said load lock chamber and said unload lock chamber, said load lock chamber and said unload lock chamber being aligned in a row parallel to a length of said cassette conveying means, and said conveying robot having such composition that a sample scooping device thereon for holding said sample is capable of moving vertically for predetermined amount; and said conveying robot further having a means for holding said sample having a diameter of at least 300 mm at a position of d/3 to d/2 (where d is the diameter of said sample) by vacuum suction, and being composed so that said sample scooping device thereon is movable between said cassette and said load lock chamber and between said unload lock chamber and said cassette.
- 3. A vacuum processing apparatus, comprising:a vacuum processing chamber for treating a sample; a cassette table for receiving a plurality of cassettes containing a plurality of samples; a load lock chamber provided on a side of the cassette table facing the vacuum processing chamber and from which a sample can be loaded into the vacuum processing chamber; an unload lock chamber provided on a side of the cassette table facing the vacuum processing chamber and to which a sample can be transferred after being unloaded from the vacuum processing chamber; and an atmospheric transfer robot anchored on a side of the cassette table facing the vacuum processing chamber, between the load lock chamber and the unload lock chamber, said load lock chamber and said unload lock chamber being aligned in a row parallel to a length of said cassette table, and said atmospheric transfer robot having an extensible arm for transferring a sample in atmosphere between a cassette to be provided on the cassette table and the load lock chamber, and between the unload lock chamber and a cassette to be provided on the cassette table.
- 4. The vacuum processing apparatus according to claim 3, wherein the extensible arm includes adhering portions for holding a sample having a diameter of at least 300 mm by vacuum suction, an interval between the adhering portions being set to d/3 to d/2 (where d is the diameter of the sample).
- 5. The vacuum processing apparatus according to claim 3, wherein the cassette table includes a cassette transferring device for transferring cassettes along the cassette table, including through a position directly in front of the atmospheric transfer robot.
- 6. The vacuum processing apparatus according to claim 3, wherein atmospheric transfer robot, the load lock chamber, and the unload lock chamber are aligned in a direction parallel to a length of the cassette table.
