Claims
- 1. A resin sealing apparatus for a semiconductor device for sealing a molded piece including a semiconductor chip, said apparatus comprising:a mold for clamping said molded piece and a resin material; a release film covering a clamping surface of said mold; and urging means (1) for urging a mold portion of said mold in a mold closing direction to elastically clamp said resin material in the mold closing direction, and (2) for movably supporting said mold portion; wherein said mold portion is a cull insert with a spring as said urging moans, and one of a center block and a plunger is disposed at a location opposed to said cull insert.
- 2. A resin sealing apparatus according to claim 1, wherein a surface of said cull insert for pressing said resin material is curved inward in cross section.
- 3. A resin sealing apparatus for a semiconductor device, comprising:a mold including a cavity recess in which a molded piece is received and clamped, said mold having a pot for accommodating a sealing resin therein; means for feeding pressured sealing resin from said pot to an underfilled portion located between a substrate of said molded piece and a semiconductor chip that is electrically connected to the substrate of said molded piece, to fill out said underfilled portion; and a release film provided on a clamping face of said mold and extending completely across said pot; wherein said cavity recess is adapted to close the side faces of said molded piece except for a side face thereof including the end of a gate continuous to said underfilled portion; and wherein an elastic member is provided on a surface of said cavity recess, such that when said molded piece is clamped, said elastic member elastically deforms to press said release film against said molded piece.
- 4. A resin sealing apparatus according to claim 3, further comprising pulsating means for pulsating said sealing resin when said pressurized sealing resin is fed to said molded piece.
- 5. A resin sealing apparatus for sealing an underfilled portion located between a semiconductor chip and a substrate of a molded piece by feeding a sealing resin under pressure to the underfilled portion, the resin sealing apparatus comprising:a mold clamping the molded piece and the sealing resin through a release film; and a spring coupled to a cull insert of the mold clamping the sealing resin, the spring elastically forcing the cull insert of the mold in a closing direction; wherein the cull insert of the mold elastically clamps the sealing resin via the force of the spring when the mold is closed; and wherein the molten sealing resin is fed under pressure to the underfilled portion of the molded piece by a pressure force of the spring through the mold and the release film.
- 6. A resin sealing apparatus for a semiconductor device for sealing a molded piece including a semiconductor chip with resin by a transfer molding process, said apparatus comprising:a mold for clamping said molded piece and sealing resin material; a release film covering a clamping surface of said mold; and urging means for urging a mold portion of said mold for clamping said resin material in mold opening and closing directions so that molten resin is fed under pressure, while movably supporting the mold portion of said mold, wherein the surface of said mold portion for pressing said resin material is curved inward in cross section, and wherein said mold portion is a cull insert with a spring as said urging means, and a center block is fixed at a location opposed to said cull insert.
