Claims
- 1. A pellicle comprising:a pellicle frame, said pellicle frame filled with an absorbent material selected to absorb optical contaminants comprising gaseous species proximate to the pellicle that adversely affect transmission of radiation having wavelengths employed for photolithography processes; a pellicle film stretched over said pellicle frame; a manifold formed within said pellicle frame; and a valve device coupled to said manifold, the valve device to allow an optically inert gas to enter a space between the pellicle film and a reticle attached to the pellicle frame.
- 2. The pellicle of claim 1, wherein said absorbent material is a polar absorbent or a hydrogen bonding absorbent.
- 3. The pellicle of claim 1, wherein the radiation wavelength is 157 nanometers.
- 4. The pellicle of claim 1, wherein the optical contaminant includes at least one of O2, carbon dioxide, and water vapor.
- 5. The pellicle of claim 1, wherein the pellicle frame includes a fluid-conducting wall that enables molecules to pass through while holding the absorbent material in place.
- 6. The pellicle of claim 1 further including a particle filter disposed in line with the valve device.
- 7. A pellicle comprising:a pellicle frame, said pellicle frame having a wall constructed of or coated with a solid adsorbent material selected to adsorb optical contaminants comprising gaseous species proximate to the pellicle that adversely affect transmission of radiation having wavelengths employed for photolithography processes; and a pellicle film stretched over said pellicle frame; a manifold formed within said pellicle frame; and a valve device coupled to said manifold, the valve device to allow an optically inert gas to enter a space between the pellicle film and a reticle attached to the pellicle frame.
- 8. The pellicle of claim 7, wherein the radiation wavelength is 157 nanometers.
- 9. The pellicle of claim 7, wherein the optical contaminant includes at least one of O2, carbon dioxide, and water vapor.
- 10. A method comprising:transferring a pelliclized reticle into a process chamber, said pelliclized reticle including a pellicle attached to a reticle, said pellicle comprising a pellicle film and a pellicle frame including means for transferring gas to and from a space between the reticle and the pellicle film; exposing said pelliclized reticle to a treatment for desorption of optical contaminants that may be adsorbed on or absorbed in the pellicle, said treatment comprising exposure to at least one of ozone, heat, and plasma, wherein the space between the reticle and the pellicle film has been evacuated; and introducing an optically inert gas into said process chamber, causing a portion of said optically inert gas to occupy the space between the reticle and the pellicle film.
- 11. The method of claim 10 further including the step of placing said pelliclized reticle in a SMIF (standard mechanical interface) pod.
- 12. The method of claim 10 wherein said optically inert gas is nitrogen.
- 13. The method of claim 10 further comprising flowing an optically inert gas through the process chamber during said treatment.
- 14. The method of claim 10 further comprising evacuating the process chamber.
- 15. The method of claim 10 where said pellicle frame is filled with an absorbent material selected to scavenge optical contaminants comprising gaseous species occupying the space between the pellicle film and the reticle that adversely affect transmission of radiation having wavelengths employed for photolithography processes.
