Claims
- 1. A vacuum processing apparatus, comprising:
a single first transferring means, arranged in a cassette transferring space and corresponsive with a cassette table for mounting plural cassettes, for carrying a sample to a cassette, of the plural cassettes, and for carrying out a sample from a cassette of the plural cassettes, two lock chambers, into which said sample is carried, and from which said sample is carried out, by said single first transferring means, the two lock chambers being adapted to be changed-over to different atmospheres; a transferring chamber connected to said two lock chambers and having a second transferring means for carrying in said sample to either lock chamber and for carrying out said sample from either lock chamber; and plural vacuum processing installation portions installed to said transferring chamber, wherein plural samples are arranged in different positions in a vertical direction in any cassette, of said plural cassettes, wherein said first transferring means, in carrying the sample to a cassette, carries the sample to said any cassette, and wherein said first transferring means coordinates handling of said sample in said either lock chamber.
- 2. A vacuum processing apparatus according to claim 1, wherein each of the two lock chambers has structure such the lock chamber is changed-over to a different atmosphere each time a sample is carried in and carried out of the lock chamber.
- 3. A vacuum processing apparatus according to claim 1, wherein
said sample is transferred by the first and second transferring means one by one; said sample is processed in at least one of the plural vacuum processing installation portions one by one; and said different atmospheres are an atmospheric pressure and a vacuum.
- 4. A vacuum processing apparatus, comprising:
a single first transferring means, arranged in a cassette transferring space and corresponsive with a cassette table for mounting plural cassettes in a same mount face, for carrying a sample to a cassette of the plural cassettes, and for carrying out a sample from a cassette of the plural cassettes; two lock chambers, into which said sample is carried, and from which said sample is carried out, by said single first transferring means, the two lock chambers being adapted to be changed-over to different atmospheres; a transferring chamber connected to said two lock chambers and having a second transferring means for carrying in said sample to either lock chamber and for carrying out said sample from either lock chamber; and plural vacuum processing installation portions installed to said transferring chamber, wherein plural samples are arranged in different positions in a vertical direction in any cassette, of said plural cassettes, wherein said first transferring means, in carrying the sample to a cassette, carries the sample to said any cassette, and wherein said first transferring means coordinates handling of said sample in said either lock chamber.
- 5. A vacuum processing apparatus according to claim 4, wherein each of the two lock chambers has structure such the lock chamber is changed-over to a different atmosphere each time a sample is carried in and carried out of the lock chamber.
- 6. A vacuum processing apparatus according to claim 4, wherein
said sample is transferred by the first and second transferring means one by one; said sample is processed in at least one of the plural vacuum processing installation portions one by one; and said different atmospheres are an atmospheric pressure and a vacuum.
- 7. A vacuum processing apparatus, comprising:
a single first transferring means, arranged in a cassette transferring space and corresponsive with a cassette table for mounting plural cassettes in a single line, for carrying a sample to a cassette of the plural cassettes, and for carrying out a sample from a cassette of the plural cassettes; two lock chambers into which said sample is carried and from which said sample is carried out, by said single first transferring means, the two lock chambers being adapted to be changed-over to different atmospheres; a transferring chamber connected to said two lock chambers and having a second transferring means for carrying in the sample to either lock chamber and for carrying out said sample from either lock chamber; and plural vacuum processing installation portions installed to said transferring chamber, wherein plural samples are arranged in different positions in a vertical direction in any cassette of said plural cassettes, wherein said first transferring means, in carrying the sample to a cassette, carries the sample to said any cassette, and wherein said first transferring means coordinates handling of said sample in said either lock chamber.
- 8. A vacuum processing apparatus according to claim 7, wherein
said sample is transferred by the first and second transferring means one by one; said sample is processed in at least one of the plural vacuum processing installation portions one by one; and said different atmospheres are an atmospheric pressure and a vacuum.
- 9. A vacuum processing apparatus according to claim 7, wherein each of the two lock chambers has structure such the lock chamber is changed-over to a different atmosphere each time a sample is carried in and carried out of the lock chamber.
