Claims
- 1. A vacuum processing apparatus comprising one cassette block and a plurality of vacuum processing blocks, whereinsaid one cassette block is capable of holding a plurality of cassettes storing sample in the atmosphere and containing a first sample transfer means for transferring said sample, each of said vacuum processing blocks containing a load lock chamber, a vacuum processing chamber for processing said sample in a vacuum condition and a second sample transfer means for transferring said sample between said vacuum processing chamber and said load lock chamber, said plurality of cassettes are arranged at a front part of said vacuum processing apparatus, and said first sample transfer means is a common transfer means for each of said vacuum processing blocks between said plurality of mounted cassettes and each of said load lock chambers, whereby said first sample transfer means is capable of transferring a sample from a cassette to the load lock chamber of one of said vacuum processing blocks and transferring a sample from a cassette to the load lock chamber of another of said vacuum processing blocks in the atmosphere.
- 2. A vacuum processing apparatus comprising one cassette block and a plurality of vacuum processing blocks, whereinsaid one cassette block is capable of holding a plurality of cassettes storing sample in the atmosphere and containing a first sample transfer means for transferring said sample, each of said vacuum processing blocks containing a load lock chamber, a vacuum processing chamber for processing said sample in a vacuum condition and a second sample transfer means for transferring said sample between said vacuum processing chamber and said load lock chamber, said plurality of cassettes are arranged at a front part of said vacuum processing apparatus, and said first sample transfer means is arranged between said plurality of mounted cassettes and each of said load lock chambers and is movable in a horizontal direction in which said plurality of cassettes are arranged, whereby said first sample transfer means is capable of transferring a sample from a cassette to the load lock chamber of one of said vacuum processing blocks and transferring a sample from a cassette to the load lock chamber of another of said vacuum processing blocks in the atmosphere.
- 3. A vacuum processing apparatus comprising one cassette block and a plurality of vacuum processing blocks whereinsaid one cassette block is capable of holding a plurality of cassettes storing sample in the atmosphere and containing a first sample transfer means for transferring said sample, each of said vacuum processing blocks containing a load lock chamber, a vacuum processing chamber for processing said sample in a vacuum condition and a second sample transfer means for transferring said sample in a vacuum condition, said plurality of cassettes are arranged at a front part of said vacuum processing apparatus, and said first sample transfer means is a common transfer means for each of said vacuum processing blocks between said plurality of mounted cassettes and each of said load lock chambers, whereby said first sample transfer means is capable of transferring a sample from a cassette to the load lock chamber of one of said vacuum processing blocks and transferring a sample from a cassette to the load lock chamber of another of said vacuum processing blocks in the atmosphere.
- 4. A vacuum processing apparatus comprising one cassette block and a plurality of vacuum processing blocks, whereinsaid one cassette block is capable of holding a plurality of cassettes storing sample in the atmosphere and containing a first sample transfer means for transferring said sample, each of said vacuum processing blocks containing a load lock chamber, a vacuum processing chamber for processing said sample in a vacuum condition and a second sample transfer means for transferring said sample in a vacuum condition, said plurality of cassettes are arranged at a front part of said vacuum processing apparatus, and said first sample transfer means is arranged between said plurality of mounted cassettes and each of said load lock chambers and is movable in a horizontal direction in which said plurality of cassettes are arranged, whereby said first sample transfer means is capable of transferring a sample from a cassette to the load lock chamber of one of said vacuum processing blocks and transferring a sample from a cassette to the load lock chamber of another of said vacuum processing blocks in the atmosphere.
- 5. A vacuum processing apparatus comprising one cassette block and a plurality of vacuum processing blocks, whereinsaid one cassette block containing a cassette table for mounting a plurality of cassettes in which storing sample in the atmosphere and containing a first sample transfer means for transferring said sample, each of said vacuum processing blocks containing a load lock chamber, a vacuum processing chamber for processing said sample in a vacuum condition and a second sample transfer means for transferring said sample between said vacuum processing chamber and said load lock chamber, said cassette table is arranged at a front part of said vacuum processing apparatus, and said first sample transfer means is a common transfer means for each of said vacuum processing blocks between said plurality of cassettes mounted on said cassette table and each of said load lock chambers, whereby said first sample transfer means is capable of transferring a sample from a cassette to the load lock chamber of one of said vacuum processing blocks and transferring a sample from a cassette to the load lock chamber of another of said vacuum processing blocks in the atmosphere.
- 6. A vacuum processing apparatus comprising one cassette block and a plurality of vacuum processing blocks, whereinsaid one cassette block containing a cassette table for mounting a plurality of cassettes in which storing sample in the atmosphere and containing a first sample transfer means for transferring said sample, each of said vacuum processing blocks containing a load lock chamber, a vacuum processing chamber for processing said sample in a vacuum condition and a second sample transfer means for transferring said sample between said vacuum processing chamber and said load lock chamber, said cassette table is arranged at a front part of said vacuum processing apparatus, and said first sample transfer means is arranged between said plurality of cassettes mounted on said cassette table and each of said load lock chambers and is movable in a horizontal direction in which said plurality of cassettes are arranged, whereby said first sample transfer means is capable of transferring a sample from a cassette to the load lock chamber of one of said vacuum processing blocks and transferring a sample from a cassette to the load lock chamber of another of said vacuum processing blocks in the atmosphere.
- 7. A vacuum processing apparatus according to any one of claims 1-6, wherein each of said load lock chambers is constituted to be divided into a load side load lock chamber and an unload side load lock chamber.
- 8. A vacuum processing apparatus according to claim 7, wherein said first sample transfer means is operated such that one atmosphere robot runs on a common rail.
- 9. A vacuum processing apparatus according to any one of claims 1-6, wherein said first sample transfer means is operated such that one atmosphere robot runs on a common rail.
- 10. A vacuum processing apparatus comprising:one cassette block which is capable of holding a plurality of cassettes storing sample in the atmosphere and containing a first sample transfer means for transferring said sample, a first vacuum processing block containing a first load lock chamber, a first vacuum processing chamber for processing said sample in a vacuum condition, and a second sample transfer means for transferring said sample between said first load lock chamber and said first vacuum processing chamber, and a second vacuum processing block containing a second load lock chamber, a second vacuum processing chamber for processing said sample in a vacuum condition, and a third sample transfer means for transferring said sample between said second load lock chamber and said second vacuum processing chamber, wherein said plurality or cassettes are arranged at a front part of said vacuum processing apparatus, said first sample transfer means is a common transfer means for transferring said sample between said plurality of mounted cassettes and said first and second load lock chambers, whereby said first sample transfer means is capable of transferring a sample from one of the plurality of mounted cassettes to the first load lock chamber and transferring a sample from one of the plurality of mounted cassettes to the second load lock chamber in the atmosphere.
- 11. A vacuum processing apparatus comprising:one cassette block which is capable of holding a plurality of cassettes in which storing sample in the atmosphere and containing a first sample transfer means for transferring said sample, a first vacuum processing block containing a first load lock chamber, a first vacuum processing chamber for processing said sample in a vacuum condition, and a second sample transfer means for transferring said sample between said first load lock chamber and said first vacuum processing chamber, and a second vacuum processing block containing a second load lock chamber, a second vacuum processing chamber for processing said sample in a vacuum condition, and a third sample transfer means for transferring said sample between said second load lock chamber and said second vacuum processing chamber, wherein said plurality of cassettes are arranged at a front part of said vacuum processing apparatus, said first sample transfer means is arranged among said plurality of mounted cassettes, said first load lock chamber and said second load lock chamber and is movable in a horizontal direction in which said plurality of cassettes are arranged, whereby said first sample transfer means is capable of transferring a sample from one of the plurality of mounted cassettes to the first load lock chamber and transferring a sample from one of the plurality of mounted cassettes to the second load lock chamber in the atmosphere.
- 12. A vacuum processing apparatus comprising:one cassette block containing a cassette table for mounting a plurality of cassettes in which storing sample in the atmosphere and containing a first sample transfer means for transferring said sample, a first vacuum processing block containing a first load lock chamber, a first vacuum processing chamber for processing said sample in a vacuum condition, and a second sample transfer means for transferring said sample between said first load lock chamber and said first vacuum processing chamber, and a second vacuum processing block containing a second load lock chamber, a second vacuum processing chamber for processing said sample in a vacuum condition, and a third sample transfer means for transferring said sample between said second load lock chamber and said second vacuum processing chamber, wherein said cassette table is arranged at a front part of said vacuum processing apparatus, said first sample transfer means is a common transfer means for transferring said sample between said plurality of cassettes mounted on said cassette table and said first and second load lock chambers, whereby said first sample transfer means is capable of transferring a sample from one of the plurality of mounted cassettes to the first load lock chamber and transferring a sample from one of the plurality of mounted cassettes to the second load lock chamber in the atmosphere.
- 13. A vacuum processing apparatus comprising:one cassette block containing a cassette table for mounting a plurality of cassettes in which storing sample in the atmosphere and containing a first sample transfer means for transferring said sample, a first vacuum processing block containing a first load lock chamber, a first vacuum processing chamber for processing said sample in a vacuum condition, and a second sample transfer means for transferring said sample between said first load lock chamber and said first vacuum processing chamber, and a second vacuum processing block containing a second load lock chamber, a second vacuum processing chamber for processing said sample in a vacuum condition, and a third sample transfer means for transferring said sample between said second load lock chamber and said second vacuum processing chamber, wherein said cassette table is arranged at a front part of said vacuum processing apparatus, said first sample transfer means is arranged among said plurality of cassettes mounted on said cassette table, said first load lock chamber and said second load lock chamber and is movable in a horizontal direction in which said plurality of cassettes are arranged, whereby said first sample transfer means is capable of transferring a sample from one of the plurality of mounted cassettes to the first load lock chamber and transferring a sample from one of the plurality of mounted cassettes to the second load lock chamber in the atmosphere.
- 14. A vacuum processing apparatus according to any one of claims 10-13, wherein each of said first load lock chamber and said second load lock chamber is constituted to be divided into a load side load lock chamber and an unload side load lock chamber.
- 15. A vacuum processing apparatus according to claim 14, wherein said first sample transfer means is operated such that one atmosphere robot runs on a common rail.
- 16. A vacuum processing apparatus according to any one of claims 10-13, wherein a first cassette is arranged in front of said first vacuum processing block, and a second cassette is arranged in front of said second vacuum processing block, and a third cassette is arranged between said first vacuum processing block and said second vacuum processing bock.
- 17. A vacuum processing apparatus according to claim 16, wherein said first sample transfer means is operated such that one atmosphere robot runs on a common rail.
- 18. A vacuum processing apparatus according to any one of claims 10-13, wherein a maintenance space is present between said first vacuum processing block and said second vacuum processing block.
- 19. A vacuum processing apparatus according to claim 18, wherein said first sample transfer means is operated such that one atmosphere robot runs on a common rail.
- 20. A vacuum processing apparatus according to any one of claims 10-13, wherein said first sample transfer means is operated such that one atmosphere robot runs on a common rail.
- 21. A semiconductor manufacturing line comprising a plurality of the vacuum processing apparatus according to any one of claims 1-6 and 10-13.
- 22. A vacuum processing apparatus, comprising:a continuous, longitudinally extending cassette table for holding a plurality of sample cassettes, each of the sample cassettes containing a plurality of samples; a plurality of vacuum processing blocks arranged along the cassette table, each of the vacuum processing blocks comprising a load lock chamber, a vacuum processing chamber for processing a sample under a vacuum condition, and a vacuum transfer robot for transferring a sample between the load lock chamber and the vacuum processing chamber; and an atmospheric transfer robot movable longitudinally along the cassette table for transferring a sample from one of the plurality of cassettes held on the cassette table to the load lock chamber of one of the vacuum processing blocks and from one of the plurality of cassettes to the load lock chamber of another of the vacuum processing blocks in the atmosphere.
- 23. A vacuum processing apparatus according to claim 22, wherein each of the vacuum processing blocks has a substantially rectangular shape in plan view.
- 24. A vacuum processing apparatus according to claim 23, wherein a maintenance space is provided between adjacent vacuum processing blocks.
- 25. A vacuum processing apparatus according to claim 22, wherein each load lock chamber comprises a load side load lock chamber and an unload side and load lock chamber.
- 26. A vacuum processing apparatus according to claim 22, wherein the atmospheric transfer robot is movable on a longitudinally extending common rail provided on the cassette table.
- 27. A semiconductor manufacturing line comprising a plurality of the vacuum processing apparatus according to claim 22.
