Claims
- 1. A packaged integrated circuit device comprising:
- a plurality of conductive fingers disposed in a sinale plane, wherein a first one of said plurality of fingers comprises a first conducting base, and wherein second and third ones of said plurality of fingers comprise first and second electrodes of a capacitor;
- a first circuit mounted on said first conducting base, said first circuit being electrically coupled to said first electrode; and
- a dielectric molding material encapsulating said first circuit, said first conducting base and said first and second electrodes, so that said first and second electrodes are capacitively coupled through said dielectric molding material without providing a separate capacitive element therebetween, and so that said first and second electrodes are in contact with said dielectric molding material on both sides of said plane.
- 2. The packaged integrated circuit device of claim 1 wherein the first and second capacitor electrodes are substantially coplanar.
- 3. The packaged integrated circuit device of claim 1 wherein the first and second capacitor electrodes are interdigitated.
- 4. The packaged integrated circuit device of claim 1 wherein the first circuit comprises a driver circuit and wherein said packaged integrated circuit device is an integrated isolator circuit.
- 5. The packaged integrated circuit device of claim 1 further comprising:
- a fourth one of said plurality of conductive fingers comprising a second conducting base; and
- a second circuit mounted on said second conducting base, said second circuit being electrically coupled to said second electrode,
- wherein said molding material encapsulates said second conducting base and said second circuit.
- 6. The packaged integrated circuit device of claim 1 further comprising fourth and fifth ones of said plurality of conductive fingers comprising third and fourth capacitor electrodes, wherein said third and fourth capacitor electrodes are encapsulated in said dielectric molding material so that said third and fourth capacitor electrodes are in contact with said dielectric molding material on both sides of said plane, and are capacitively coupled through said dielectric molding material without providing a separate capacitive element therebetween.
- 7. The packaged integrated circuit device of claim 3 wherein said first capacitor electrode comprises a pair of first and second electrode fingers and wherein said second capacitor electrode comprises a third electrode finger spaced between said first and second electrode fingers.
- 8. The packaged integrated circuit device of claim 6 wherein said first circuit is coupled to said third capacitor electrode, and wherein the packaged integrated circuit device further comprises:
- a sixth one of said plurality of conductive fingers comprising a second conducting base; and
- a second circuit mounted on said second conducting base, said second circuit being electrically coupled to said second and fourth capacitor electrodes,
- wherein said molding material encapsulates said second conducting base and said second circuit.
- 9. A packaged integrated circuit comprising:
- a plurality of conductive fingers disposed in a sinale plane, a first one of said plurality of conductive fingers comprising a first pad for bonding an integrated circuit die thereto, and second and third ones of said plurality of conductive fingers comprising electrodes of a capacitor;
- a first integrated circuit die bonded to said first pad, a circuit on said first die being electrically coupled to said second one of said plurality of conductive fingers; and
- a dielectric molding material disposed between and substantially encapsulating said electrodes and contacting said electrodes on both sides of said plane, so as to provide capacitive coupling between said electrodes without providing a separate capacitive element therebetween.
- 10. The packaged integrated circuit of claim 9 wherein the electrodes of the capacitor are interdigitated.
- 11. The packaged integrated circuit of claim 9 further comprising:
- a fourth one of said plurality of conductive fingers comprising a second pad for bonding an integrated circuit die thereto; and
- a second integrated circuit die bonded to said second pad, a circuit on said second die being electrically coupled to said third conductive finger, so that a circuit on said first die is capacitively coupled to a circuit on said second die.
- 12. The packaged integrated circuit of claim 11 wherein said first die includes first circuitry having an input, said first circuitry providing a time varying signal to said second lead frame finger responsive to a signal on said input, and wherein said second die includes second circuitry having an output, said second circuitry producing a signal on said output responsive to the time varying signal being capacitively coupled to said third lead frame finger.
- 13. An integrated circuit device comprising:
- a package comprising a dielectric molding material;
- a plurality of conductive fingers disposed in a common plane, wherein first and second ones of said conductive fingers comprise a first pair of interdigitated electrodes separated by and encapsulated in said dielectric molding material so that said first pair of interdigitated electrodes are in contact with said dielectric molding material on both sides of said common plane and capacitive coupling is provided between said first pair of interdigitated electrodes without providing a separate capacitive element therebetween, and wherein a third one of said conductive fingers comprises a first base for bonding an integrated circuit die thereto; and
- a first integrated circuit die bonded to said first base, circuitry on said first die being coupled to a first one of the first pair of interdigitated electrodes.
- 14. The integrated circuit device of claim 13 further comprising:
- a fourth one of said conductive fingers comprising a second base for bonding an integrated circuit die thereto; and
- a second integrated circuit die bonded to said second base, circuitry on said second die coupled to a second one of the first pair of interdigitated electrodes.
- 15. The integrated circuit device of claim 14 further comprising fifth and sixth ones of said conductive fingers comprising a second pair of interdigitated electrodes separated by and encapsulated in said dielectric molding material so that said second pair of interdigitated electrodes are in contact with said dielectric molding material on both sides of said common plane and capacitive coupling is provided between said second pair of interdigitated electrodes without providing a separate capacitive element therebetween, wherein circuitry on said first and second dies are coupled, respectively, to first and second ones of the second pair of interdigitated electrodes.
- 16. The integrated circuit device of claim 15 wherein the first and second pair of interdigitated electrodes comprise a pair of capacitors for coupling a differential signal from the circuitry on said first die to the circuitry on said second die.
- 17. A lead frame for use in packaging an integrated circuit device in a dielectric molding material, the lead frame comprising a continuous sheet of conductive material having an opening defining a plurality of substantially coplanar, inwardly projecting fingers of the conductive material of said continuous sheet extending from a carrier comprising removable portions of the conductive material of said continuous sheet, wherein first and second ones of the fingers comprise a pair of electrodes which form a capacitor when the fingers are encapsulated in the dielectric molding material and the carrier is removed without providing a separate capacitive element between said first and second ones of said fingers, and wherein a third one of said fingers comprises a conducting base for mountina an integrated circuit die thereon.
- 18. The lead frame of claim 17 wherein the electrodes are interdigitated.
- 19. The lead frame of claim 17 wherein a fourth one of said plurality of fingers comprises a conducting base for mounting an integrated circuit die there on.
